Dry plasma etching removes exposed material by using reactive gases energized into a plasma. In patterned fabrication, a mask shields the areas that should remain; plasma-generated radicals and ions act on the exposed surface, and volatile reaction products are carried away. The balance between chemical reactions and directional ion bombardment helps determine how much material is removed and whether the resulting feature has sloped or near-vertical sidewalls.
What “dry plasma etching” means
Dry plasma etching is a gas-phase material-removal process. A process gas is energized inside a low-pressure chamber, creating a plasma containing reactive neutral species, called radicals, as well as charged particles such as ions. These species remove material from the exposed substrate through chemical reactions, physical bombardment, or a combination of both.

In patterned microfabrication, a lithographic mask covers the regions that should not be etched. The process removes the exposed target material while aiming to preserve the mask and avoid unwanted damage to the layer underneath. Reaction products must be able to leave the surface as gases so they can be removed from the chamber. The IIT Bombay Nanofabrication Facility describes dry etching as usually involving material removal or patterning with a chemically reactive plasma (IIT Bombay Nanofabrication Facility).

- Gas enters the reactor. A process gas is introduced into a vacuum chamber at a pressure and flow chosen for the equipment and recipe.
- Plasma is formed. Energy applied in the chamber energizes the gas, creating reactive radicals and ions.
- Exposed surfaces react or sputter. Radicals can chemically react with the target material. In reactive ion etching, an electrical bias can accelerate positive ions toward the substrate, adding directional bombardment that activates reactions or knocks atoms away.
- Products leave the surface. Desired chemical products must be sufficiently volatile to desorb from the surface and be pumped out of the chamber.
- The mask defines the pattern. Covered areas are protected, although the mask can erode and the layer beneath the target can also be attacked if the recipe lacks adequate selectivity.
Because ion bombardment tends to be directional, it can remove material more strongly at feature bottoms than on sidewalls. That can reduce lateral undercut and produce a more anisotropic profile. Radical-driven chemistry, by contrast, can etch in multiple directions and may be relatively isotropic. Gas composition, pressure, RF power, chamber geometry, and substrate bias all influence the balance and the final feature shape (IEEE Technology Navigator; University of Kentucky: Plasma Etching).

How plasma etching differs from other dry etching methods
“Dry etching” is the broader category: it describes gas-phase removal methods and does not necessarily mean plasma is involved. For example, XeF2 vapor etching removes silicon through a chemical gas-phase reaction without plasma. Plasma etching is one important branch of dry etching, alongside physical methods such as ion milling.
| Method | How it removes material | Typical distinction |
|---|---|---|
| Plasma etching | Plasma-generated reactive species chemically attack exposed surfaces. | Chemistry and material selectivity matter; the chemical component can be relatively isotropic. |
| Reactive ion etching (RIE) | Combines reactive chemistry with directed ion bombardment. | Often used for pattern transfer when profile directionality matters, with trade-offs involving selectivity, rate, and mask erosion. |
| ICP-RIE | Uses an inductively coupled, high-density plasma with substrate bias as a separate control on applicable systems. | Plasma generation and ion energy can be adjusted through distinct controls, depending on the tool. |
| Deep reactive ion etching (DRIE) | Uses a modified RIE process for deep or high-aspect-ratio features. | Depth and profile depend on the process and tool; the Bosch process is one deep-silicon capability offered by some facilities. |
| Ion milling or sputter etching | Energetic inert-gas ions transfer momentum to surface atoms and dislodge them. | Can be directional, but generally offers poorer material selectivity than chemistry-based etching. |
| Plasma ashing | Reactive plasma chemistry removes photoresist, commonly with oxygen plasma. | Used to strip resist while limiting damage to underlying structures. |
| Dry vapor etching | A gas-phase chemical reaction removes material without plasma. | XeF2 silicon etching is an example of an isotropic vapor process. |
RIE is not simply another name for every dry plasma etch: it specifically emphasizes the combination of chemical reactivity and ion bombardment. ICP-RIE and DRIE describe further process or equipment approaches, not guarantees of a particular profile or rate. Facility descriptions explain the capabilities of their own systems; they should not be treated as universal recipes (Arizona State University NanoFab; University of Kentucky: Reactive Ion Etching).

What dry plasma etching is used for
Its central use is transferring a lithographic pattern into a material layer during semiconductor and microsystem fabrication. It can also selectively remove material, define small features, etch deep structures, or remove photoresist through ashing. The process is attractive when a feature needs less lateral undercut than a broadly isotropic etch would produce. The appropriate method depends on the required geometry and the materials involved, not just on whether a tool is labeled “plasma etcher.”

A successful recipe must remove the intended material at the required depth and profile while preserving the mask and any landing layer. Engineers therefore weigh several linked factors:
- Material and chemistry: The gas chemistry must react with the target, and the reaction products must be removable from the surface.
- Profile and depth: The process must deliver the needed isotropy or anisotropy, feature depth, and aspect ratio.
- Selectivity: The target should etch faster than the mask and, where necessary, the layer beneath it.
- Rate and uniformity: Removal must be suitable across the sample and within the process window.
- Tool controls: Available plasma sources, bias controls, chamber geometry, and approved gases constrain which process conditions can be used.
- Contamination rules: Some chambers restrict particular materials or chemistries to avoid contaminating equipment or later processes.
Published facility examples illustrate the range without defining universal compatibility. Arizona State University lists fluorine-based chemistries for silicon and related dielectrics, chlorine-based systems for some compound semiconductors and metals, and XeF2 vapor etching for silicon. The University of Illinois lists tool capabilities spanning materials such as silicon, glass, dielectrics, polymers, graphene, and photoresist, while warning that results depend on material, thickness, pattern, and mask conditions (Arizona State University NanoFab; University of Illinois Materials Research Laboratory). Those lists describe named facilities, not a blanket assurance that any material can be etched in any chamber.
Pressure ranges are tool-specific
The University of Kentucky’s educational description gives 0.1–5 Torr for ordinary plasma etching and 10−3–10−1 Torr for RIE. These are ranges stated by that source, not universal operating limits: actual pressure depends on the reactor, gas chemistry, and recipe (University of Kentucky: Plasma Etching).

Safety and facility rules
Dry plasma etching involves vacuum equipment, RF power, and process gases. The hazards and permitted procedures depend on the gas, tool, and facility. Users should complete the facility’s training, follow approved-process and contamination rules, and consult staff during process development rather than treating a general definition as operating guidance. The University of Kentucky notes that gases beyond those supplied by its facility are the user’s responsibility under university safety regulations; Arizona State University advises consulting NanoFab staff about process development (University of Kentucky: Plasma Etching; Arizona State University NanoFab).
