The stored charge shifts a transistor cell’s threshold voltage, and the device reads that voltage state as data. Unlike floating-gate flash, CTF stores charge in an insulator rather than on a conductive gate.
How charge-trap flash stores data
A flash memory cell is a transistor whose electrical behavior changes according to its stored charge. In CTF, charge is captured at defect sites in a dielectric, or insulating, storage layer. A common structure uses silicon nitride between oxide layers, known as an oxide-nitride-oxide (ONO) stack, as described in the IEEE overview of flash memory cells.

- Program: The cell is programmed by changing the charge held in the storage layer.
- Store: Electrons or holes remain trapped in the insulating layer, allowing the cell to retain data without power.
- Read: The stored charge changes the transistor’s threshold voltage. The memory senses that voltage to identify the cell’s data state.
- Erase: Erasing changes the cell’s charge state so it can be programmed again.
A cell can represent more than one bit by using several distinguishable threshold-voltage levels. The more levels it must distinguish, the narrower the voltage margins become, making sensing and process control more demanding. This multilevel principle applies to both charge-trap and floating-gate flash.

| Feature | Charge-trap flash | Floating-gate flash |
|---|---|---|
| Where charge is stored | At trap sites in an insulating layer, commonly silicon nitride | On a conductive, electrically isolated polysilicon gate |
| Cell structure | Uses a dielectric storage layer; its structure can be formed along vertical 3D NAND channels | Uses a conductive floating gate; the sources do not establish a universal comparison of its fit with vertical cell geometries |
| How data is read | Stored charge shifts the transistor’s threshold voltage | Stored charge shifts the transistor’s threshold voltage |
| Product-level speed, endurance, power, and price | Not determined by the architecture alone | Not determined by the architecture alone |
SK hynix says its charge-trap nitride storage approach can reduce cell area compared with a conductive floating gate and describes a structure suited to 3D NAND. Those are architectural observations, not proof that every CTF product is smaller or better than every floating-gate product. Product outcomes also depend on NAND generation, controller, and vendor implementation.

Why charge-trap flash is used in 3D NAND
3D NAND builds memory cells in vertical layers to increase density. In one implementation described by SK hynix, the vertical channel structure includes blocking oxide, charge-trap nitride, tunnel oxide, and polysilicon. The insulating storage layer makes this a different arrangement from one that stores charge on a conductive floating gate.
SK hynix’s explainer also describes a challenge: as cells are packed more tightly, charge interaction can affect neighboring cells and shift their threshold voltages, potentially causing read errors. Its charge-trap nitride isolation (CTI) research separates portions of the nitride storage layer to address such interference. CTI is a specific approach, not a feature of every charge-trap design, and isolation does not remove all reliability limits.

What the architecture does—and does not—tell you
CTF identifies the cell’s charge-storage method; it does not by itself tell you how fast a drive is, how long it will last, how much power it uses, or what it costs. Those are product-level characteristics and need evidence tied to a particular device and implementation.
For example, Samsung’s March 10, 2016 article made claims that its CTF with V-NAND implementation could provide faster read and write operations, longer endurance, and lower operating voltage than floating-gate devices. These are dated claims from the vendor about its stated implementation, not a current, neutral guarantee for all CTF products. The article is available at Samsung Insights.

Charge trapping also has reliability implications. NIST’s discussion of charge capture and emission describes trapping as a known cause of flash-memory failure and as a source of random telegraph noise in very small devices. That context does not establish a failure rate for commercial CTF NAND.
