After exposure, the resist is developed and the resulting pattern can be transferred into the material below by etching or used to form metal features by deposition and lift-off.
How electron-beam lithography works
- Coat the substrate. Apply an electron-sensitive resist to the surface that will receive the pattern.
- Prepare and expose the design. Convert the desired geometry into instructions for the writer. A focused electron beam scans the substrate, commonly exposing the design as a series of discrete shots.
- Develop the resist. Development dissolves the more soluble regions. With positive-tone resist, exposed areas are removed; with negative-tone resist, unexposed areas are removed. The remaining resist defines the pattern.
- Transfer the pattern. Use the resist as a mask during wet or dry etching, or as a template for metal deposition followed by lift-off.
PMMA is one documented positive-tone electron-beam resist, but resist products and process conditions are not interchangeable. The University of Oxford nanofabrication facility describes its EBL process and resist use.

What electron-beam lithography is used for
EBL is suited to custom, small-scale patterns, especially in research and specialized fabrication. NIST identifies applications including photonic integrated circuits, optomechanical and micro/nano-electromechanical structures, metasurfaces, and optical microscopy standards. University facilities also use the technique for mask fabrication and device research.
Resolution: what the numbers mean
EBL can produce very small features, but a capability figure belongs to a particular tool and process—not to every EBL system, substrate, or design. NIST says lateral resolution of 10 nm and placement accuracy of 1 nm are possible; the page does not state a year for those figures. NIST also notes that performance depends on pattern definition and fracturing, substrate and mask materials, pre- and post-exposure processing, alignment features, and system operation.
#1 Best Overall
- Read Before You Buy — No Video Output: These adapters support charging and USB 2.0 data transfer, but cannot transmit video signals. Except for standard USB webcams (which use USB data only), they are not compatible with HDMI/DisplayPort cables, video-capable USB-C hubs, or docking stations with video output.
- Convert USB-A Ports to USB-C: Designed to connect USB-C earphones, cables, flash drives, card readers, and other USB-C accessories to standard USB-A ports. Plug-and-play with no drivers or software required.
- Aluminum Alloy Housing: Built with a sturdy aluminum alloy shell that aids in heat dissipation and protects against daily wear and scratches. Designed to maintain a stable and secure connection.
- Compact & Travel-Friendly: The ultra-compact design allows the adapter to stay plugged into your device without blocking adjacent ports or adding bulk, reducing wear and tear on your original USB ports.
- 12-Month Warranty: Backed by a 12-month manufacturer warranty for peace of mind. Designed to meet strict quality control standards for reliable everyday performance.
As a separate facility-specific example, the University of Oxford reports routinely achieving sub-20 nm linewidth on PMMA with its dedicated Raith e_LINE system. That result describes the Oxford facility and its process, not a universal specification. NIST’s EBL overview and Oxford’s facility page provide the respective capability descriptions.
Advantages and limitations
- Design flexibility: EBL writes from a digital design without requiring a physical mask, making custom patterns and design changes practical.
- Fine feature control: It can support nanoscale patterning, although actual resolution and placement depend on the system and full process.
- Low throughput: The beam writes serially, so exposure is slower than parallel approaches such as mask-aligner or stepper photolithography.
- Proximity effects: Electrons scatter in the resist and substrate, exposing regions beyond the intended beam path. This can alter linewidths, gaps, and corners, or make nearby features merge; process control is needed to manage it.
- Process dependence: Resist behavior, alignment, exposure preparation, development, and pattern transfer all affect the final result.
When EBL is a good fit
EBL is useful when a project needs a flexible custom nanoscale pattern and the extra exposure time is acceptable—for example, in photonic, optomechanical, micro/nano-electromechanical, or metasurface research. For production that prioritizes throughput, parallel photolithography may be preferable. The relevant comparison is not simply which technique has the smallest headline feature: assess the demonstrated feature size and placement on the particular tool, throughput, mask needs, pattern fidelity, and process complexity.
