Inorganic Dopants Behind Graphene Transistor Progress

Inorganic dopants can tune graphene’s carriers and contacts, but their benefits must be balanced against disorder, instability and scattering. They do not create graphene’s missing semiconducting band gap.

Inorganic dopants can tune graphene’s carrier concentration, shift its Fermi level, change its work function and help engineer transistor contacts. They do not, by themselves, give graphene the conventional band gap needed to switch a transistor fully off. Their value depends on changing the electrical behavior without adding so much disorder, instability or carrier scattering that the benefit disappears.

What doping changes—and what it cannot fix

Graphene is a semimetal with no conventional semiconducting band gap. Doping changes the balance and concentration of its mobile carriers and shifts the Fermi level—the energy level that helps determine which states are occupied. It can also change the work function, the energy needed to remove an electron from the material. These changes can be useful for tuning a device, but they do not create the missing band gap that would provide strong intrinsic transistor switching.

When electrons move from graphene to a dopant, graphene becomes p-type, with holes as the majority carriers. When electrons move from the dopant to graphene, it becomes n-type. The direction and size of the shift depend on the dopant and how it interacts with the carbon sheet; the name of a chemical alone does not establish a particular device result.

Two routes: substitution in the lattice or charge transfer at the surface

Substitutional doping

In substitutional doping, an atom replaces a carbon atom in the graphene lattice. Nitrogen, phosphorus, sulfur and metals are among the elements discussed as substitutional dopants in Fanli Liu, Guohua Wei and Baoshan Hu’s 2025 review of n-type chemical doping. Incorporating an atom into the lattice can offer a more stable modification than relying on a loosely bound surface species, but the substitution can also create defects that scatter carriers and reduce mobility.

Adsorbed charge-transfer doping

In surface charge-transfer doping, a dopant adsorbs onto graphene and exchanges charge with it without necessarily replacing a carbon atom. Solution-applied acids, metal chlorides and coatings are examples of post-treatment approaches; dry approaches include evaporation, thermal treatment and plasma. The 2014 review by Oh, Kim and Yeom groups graphene-doping methods broadly into direct synthesis and post-treatment, with post-treatment including both wet and dry processes.

Adsorption can leave the carbon lattice intact, but surface-bound dopants may be less stable over time or under changing conditions. The 2017 density-functional-theory study by Lu, Guo and Robertson examined AuCl3, FeCl3, SbF5, HNO3, MoO3, Cs2O, O2 and OH. Its calculations linked Fermi-level shifts to dopant electron affinity or ionization potential. The same study analyzed whether adsorption puckers carbon atoms into sp3-like sites: reactive OH was reported to produce such sites, which can act as carrier-scattering defects. These are theoretical mechanism findings, not a measured comparison of transistor performance.

Which inorganic dopants have been studied?

Examples in the reviewed literature include AuCl3, FeCl3, NaCl, KCl, MoO3, SbF5 and Cs2O. They should not be treated as interchangeable. Some are studied as surface charge-transfer dopants, while substitutional elements represent a different route; even within one route, the polarity and strength of doping depend on the material, process and measurement conditions.

A 2019 study, “Versatile and Tunable Electrical Properties of Doped Nonoxidized Graphene Using Alkali Metal Chlorides,” reported results for graphene treated with AuCl3, NaCl and KCl. In the tested AuCl3-doped graphene flake film, about 20 nm thick, the authors reported a work-function range of 4.32 to 5.1 eV, sheet resistance of about 249 Ω/sq and transmittance of about 75%. Those are measurements of a graphene film relevant to electrical and transparent-electrode applications, not a general benchmark for graphene FET channel performance.

Does doping improve mobility or transistor performance?

Mobility is a trade-off, not an automatic gain

Doping does not inherently increase mobility. A dopant can raise carrier concentration while also introducing defects, surface disorder or scattering sites. Substitutional dopants may be more stable but can disrupt the lattice; adsorbed dopants can preserve the lattice but may be less stable. The net result depends on the specific dopant, graphene and process. Lee, Paeng and Kim’s 2018 review describes Raman spectroscopy and electrical measurements in FET geometry as common ways to study doping behavior.

Contacts are a separate target from the channel

In a graphene FET, contact resistance can limit on-state current, particularly in nanoscale devices. A 2017 Applied Surface Science article studied selective AuCl3 doping as a contact-engineering route to reduce that resistance. This is a distinct use of doping from changing the carrier concentration across the whole channel, and the reported abstract does not establish a numeric resistance improvement that can be quoted here.

Contact engineering can address one bottleneck without resolving the channel’s lack of a conventional band gap. It is therefore important to distinguish contact measurements from channel measurements, and both from film measurements such as sheet resistance, work function or optical transmittance.

How stable are doped graphene films?

Stability depends on the dopant and the test conditions. In a 2016 study of transferred CVD graphene treated with metal chlorides, the authors reported that after 200 hours of air exposure at standard temperature and pressure, the tested AuCl3-doped sample’s sheet-resistance change was negligible: ΔRs = 0.06 kΩ/sq. This result applies to that sample and test setup; it does not establish that all AuCl3 treatments, graphene types or device geometries have the same ambient stability.

Liu, Wei and Hu’s 2025 review describes reliable n-type chemical doping as a greater challenge than stable p-type doping, attributing the difficulty to the instability of many electron-donating dopants and graphene’s semimetallic nature. That is the review authors’ synthesis, not a claim that every n-type dopant is unstable. They also identify atomically precise dopant control, multimodal characterization and scalable, stable integration as continuing challenges.

How to judge a reported doping result

A useful comparison starts by checking what was actually measured. A calculated Fermi-level shift, a film’s sheet resistance and a FET’s contact resistance answer different questions and should not be collapsed into one transistor-performance claim.

  • Mechanism: Is the dopant substituted into the lattice or adsorbed at the surface?
  • Electrical effect: Does it produce p-type or n-type behavior, and what carrier or Fermi-level shift was measured?
  • Disorder and mobility: Did the process create defects or scattering sites, and was mobility measured in a device geometry?
  • Stability: How long was the sample tested, under what environment, and was the result measured on a film, contact or channel?
  • Device relevance: Is the figure a sheet resistance, work function, optical transmittance, channel result or contact-resistance result?
  • Process: Does the method offer controlled, uniform and scalable integration for the intended device?

Results from different studies cannot be ranked fairly without accounting for graphene type, geometry, processing and measurement conditions. A dopant is useful when its particular electrical or contact benefit survives those practical trade-offs—not simply because it shifts the Fermi level.
