Chiplets let designers assemble an AI processor from multiple silicon dies, while advanced packaging connects those dies—and often high-bandwidth memory (HBM)—into one package. The result can move data between compute and memory more effectively or combine more functions than a single die can accommodate. It does not guarantee a faster, cheaper, or more efficient chip: results depend on the architecture, connections, power and thermal design, manufacturing, software, and workload.

What are chiplets?

A chiplet is a separate silicon die designed to perform a particular function within a larger packaged system. Instead of putting every function on one large monolithic die, a designer can divide the system into multiple dies and connect them inside a package. The package is not itself one giant die: it is the physical structure that holds the dies and provides the connections that let them operate together.

As an Amazon Associate I earn from qualifying purchases.

The split follows the design. One die might contain compute logic, while other dies provide memory interfaces, input/output, or other functions. Chiplets can also be made using different process technologies when the functions do not all need the same one. TSMC describes its 3DFabric technologies as supporting both homogeneous and heterogeneous integration; Intel likewise describes packaging approaches for combining specialized chiplets. Those are design capabilities, not evidence that every multi-die product has a particular cost or performance advantage.

This approach changes the design question from “How do we fit the whole system on one die?” to “Which functions should be separate, and how should they communicate?” The answer depends on the traffic among those functions. A split that creates useful specialization but requires heavy communication can add interconnect complexity and overhead. Packaging must make the connections practical for the specific architecture.

How can advanced packaging help an AI chip?

AI accelerators need to perform large amounts of computation while continually receiving model data. When compute waits for data, its arithmetic capability is not being fully used. Packaging can help by bringing compute dies and memory components close together and providing dense connections between them.

TSMC describes its CoWoS technology as integrating multiple system-on-chip dies and HBM stacks over an interposer to support high-performance compute and memory bandwidth. In this arrangement, the package connects the components as a system, rather than relying only on longer board-level connections between separate devices. TSMC says that integrating multiple SoCs and HBM stacks supports compute performance and memory bandwidth; that is the company’s description of its technology, not an independent, controlled comparison showing a universal speedup.

Bandwidth means how much data can be transferred in a given time. Compute throughput means how many operations the compute units can perform in a given time. More bandwidth can help keep compute units supplied with data, but it does not by itself raise their peak arithmetic rate. Whether the additional data movement improves an application depends on whether that workload was limited by memory access, compute, or another part of the system.

Packaging also gives designers room to assemble more than one logic die into a system. That may let a design scale beyond the practical limits of a single die or combine dies optimized for different purposes. It does not mean every multi-die package has more useful compute than every single-die chip: the functions, connection capacity, software support, and actual workload all matter.

Why do AI chips use HBM?

HBM is high-bandwidth memory supplied as stacked memory dies and integrated near compute in a package. Its relevance to AI is the amount of data an accelerator may need to access while working on models. Locating HBM close to compute and connecting it through a package-level structure can support substantial data transfer between memory and logic.

In TSMC’s CoWoS description, HBM stacks sit with logic chiplets over an interposer. This is one vendor’s packaging implementation, not a requirement that every AI accelerator use the same physical layout or memory configuration. The important architectural point is that memory capacity, bandwidth, and proximity to compute are part of the system design. HBM cannot compensate for an unsuitable compute architecture, and package-level bandwidth is useful only when the accelerator and software can make use of it.

Memory integration is also a product-specific design choice. The number of stacks a package can accommodate, how the compute is partitioned, and how the workload accesses data all affect the result. The cited vendor material describes integration capabilities and intended uses; it does not establish a neutral ranking of memory performance, cost, or thermal behavior across products.

What is the difference between 2.5D and 3D packaging?

The terms describe different physical arrangements, although vendors have their own technology names and implementation details. In a broad 2.5D arrangement, dies sit side by side and connect through an interposer or embedded bridge. In 3D packaging, dies are stacked vertically so that connections can link layers. A package may therefore integrate several components without those components all being stacked on top of one another.

2.5D interposer Multiple dies are placed side by side and connected through an interposer. TSMC describes CoWoS as a 2.5D interposer-based technology for HPC and AI. TSMC CoWoS It does not specify a universal performance gain, package size, cost, or thermal result for every product.
Embedded bridge A bridge embedded in the package provides connections between nearby dies; it is a lateral integration approach. Intel describes EMIB among its advanced packaging approaches. Intel Foundry Packaging & Test Research It is not another name for an interposer or a guarantee that products using it are interchangeable.
3D stacking Dies are stacked vertically and connected across layers. TSMC identifies SoIC as a frontend 3D stacking technology; Intel also describes Foveros approaches. TSMC 3DFabric HPC platform and Intel Foundry Packaging & Test Research The name alone does not establish comparative thermal behavior, yield, power delivery, cost, or availability.

Side-by-side integration and vertical stacking offer different ways to place and connect components. A 2.5D layout uses an interposer or bridge between dies; 3D stacking places dies above one another. The practical choice depends on the design’s connection needs and the constraints of the package. The vendor pages cited here do not provide an apples-to-apples comparison of the approaches for thermal management, yield, power delivery, or cost, so there is no general winner to declare.

What do CoWoS, SoIC, EMIB, and Foveros mean?

These are vendor technology-family names, not synonyms for chiplets or for the UCIe standard. They refer to ways of integrating or connecting dies. TSMC groups frontend SoIC stacking with backend packaging technologies including CoWoS and InFO in its 3DFabric portfolio. Its HPC description identifies CoWoS as a chip-last interposer process and SoIC as a chip-level stacking solution.

TSMC says CoWoS-S can accommodate an interposer up to 3.3 times reticle size, approximately 2,700 mm². This is a company-stated CoWoS-S interposer capability, not the area of an individual die or the size of every CoWoS package. TSMC also says CoWoS-R has been in volume production since 2023; that claim applies to CoWoS-R, not every packaging technology in its portfolio. See TSMC’s CoWoS page for its descriptions.

Intel describes EMIB and Foveros among approaches for integrating chiplets into packages. EMIB uses embedded bridges; Foveros is part of Intel’s stacking technology family. What does UCIe do?

UCIe, or Universal Chiplet Interconnect Express, is a die-to-die interface standard for package-level connections. It is not a packaging process: it describes an interface and related protocol and software elements that chiplets can use to communicate. The UCIe Consortium says its specifications cover the physical layer, die-to-die protocols, and software stack, drawing on established PCI Express and Compute Express Link standards. Read the consortium’s UCIe specifications page for its stated scope.

A shared interface standard aims to make it easier to design systems from chiplets, including components designed by different parties. But a standards label does not make arbitrary dies plug-and-play. The components still need compatible implementations, package support, system design, validation, and compliance work. A standard defines what an interface is intended to cover; it does not resolve every electrical, mechanical, thermal, software, or manufacturing detail of a particular product.

The consortium’s specifications page lists UCIe versions 1.0, 1.1, 2.0, and 3.0. It describes UCIe 2.0 as adding support for 3D packaging and system-level management, test, and debug features. For UCIe 3.0, the page lists data rates of 48 and 64 GT/s; the consortium’s webinar page identifies the release as August 2025. GT/s means gigatransfers per second, not gigabytes per second. These rates describe the specification, not a guaranteed end-to-end data rate for every implementation. Availability and performance in a product depend on the chiplets, package, and implementation.

Does chiplet packaging improve performance or just let manufacturers make bigger chips?

It can do either, and sometimes both, depending on the product. Packaging lets a designer integrate multiple dies and memory components in one system. That can offer a path to larger overall systems than one die alone, and it can put compute closer to memory or connect specialized functions. If those connections reduce a real data-movement bottleneck, the design may deliver better application performance. If the workload is limited elsewhere, the added package capability may not produce a noticeable improvement.

There is no universal performance percentage to quote for chiplet packaging. The cited vendor pages describe technology capabilities and intended benefits, while the UCIe consortium describes an interface specification. They do not isolate packaging in a controlled cross-platform AI benchmark. Performance depends on compute architecture, memory, interconnect, power and thermal limits, software, and workload. Any claimed product gain needs to be evaluated in the context of the particular chip and test conditions, rather than attributed to packaging alone.

Nor does dividing a design into chiplets automatically reduce manufacturing cost, improve yield, lower power, or make the system easier to build. Those outcomes depend on how functions are partitioned, the process technologies used, connection overhead, package design, testing, and manufacturing availability. The official materials cited here do not quantify a neutral, cross-vendor ranking for those factors. For a real product or design, the useful questions are whether the package supplies enough bandwidth, whether the interconnect and memory suit the workload, and whether the complete system fits its power, thermal, manufacturing, and software constraints.

How to assess a chiplet-based AI system

When comparing designs, focus on the whole system rather than treating “chiplets” or “advanced packaging” as performance specifications by themselves.

  • Find the bottleneck. Determine whether the target workload is constrained by compute, memory access, data movement, or another system limit. More package bandwidth matters most when data supply is constraining useful compute.
  • Check the physical arrangement. Establish whether the design uses side-by-side dies linked by an interposer or bridge, vertical stacking, or a combination. Do not infer layout from a vendor family name alone.
  • Understand the memory integration. Look for what memory is integrated, how it connects to the compute dies, and whether the architecture and software can use its capacity and bandwidth.
  • Examine the die partition and process mix. Ask which functions are separated, why they are separate, and whether the dies use different process technologies. A split is useful only if the system-level benefits justify the connections and integration work.
  • Verify the interconnect implementation. If a design cites UCIe, identify the specification revision and the supported implementation. The standard is not proof that independently designed components will work together without validation.
  • Consider the package as a complete engineering problem. Power delivery, thermal management, manufacturing yield, testability, sourcing, and cost all influence whether a design is viable. The cited sources do not establish a general ranking on these dimensions.
  • Look for workload-specific evidence. A meaningful performance claim should identify the product configuration, workload, software, and test conditions. A packaging capability statement is not a substitute for those results.

What the packaging figures do—and do not—tell you

Package-level figures can describe scale or interface capability, but they should not be mistaken for direct measures of application performance. TSMC’s approximate 2,700 mm² figure describes the maximum interposer area in its CoWoS-S capability statement, not compute silicon area, memory capacity, or a benchmark result. Its CoWoS-R production statement dates volume production to 2023, but does not establish availability for every customer, configuration, or region.

Likewise, UCIe 3.0’s listed 48 and 64 GT/s rates are interface specification figures. They do not establish the total bandwidth delivered by a product, how many links it implements, how much traffic it can sustain, or whether the workload sees faster results. Those questions require product-level details not supplied by a rate alone.

The practical takeaway

Chiplets are a way to divide a system into dies and integrate them in one package; advanced packaging supplies the physical connections that make this arrangement work. In AI systems, the consequential design choice is often how compute, HBM, and other functions are placed and connected. Interposers and bridges enable lateral integration, while 3D technologies stack dies. UCIe standardizes aspects of package-level die-to-die communication, but does not make components automatically interchangeable. These techniques create options for scaling and data movement; the performance outcome belongs to the complete architecture, package, software, and workload—not to packaging in isolation.
