ASML vs Nikon vs Canon: Which Company Makes the Best Chip Lithography Machines?

ASML is the best choice for leading-edge logic and DRAM because it is the only supplier with EUV production in the market assessment cited here. That does not make every ASML tool the best buy. Canon can be the better fit for KrF, i-line, wafer-level packaging, panel work, or nanoimprint, while Nikon remains a serious DUV and precision-optics competitor when its tool, installed base, and service economics match the process.

The right comparison is therefore application-specific: wavelength and resolution first, then overlay, throughput, uptime, cost of ownership, and the strength of the surrounding process ecosystem.

What “best” means in semiconductor lithography

A lithography system projects or otherwise transfers a circuit pattern from a mask onto a wafer, panel, or other substrate. The tool is one part of a tightly coupled process that also includes photoresist, masks, track systems, etch, deposition, metrology, computational lithography, and factory automation. A machine that is ideal for a 2-nanometer logic layer is not automatically ideal for a power device, image sensor, MEMS component, or advanced-package redistribution layer.

Three questions prevent most bad comparisons:

  • Which wavelength and process generation? EUV at 13.5 nm, ArF immersion, KrF, and i-line DUV serve different design rules and layer types.
  • What are the layer requirements? Critical dimension, overlay between successive exposures, focus control, defectivity, and mask strategy matter more than a brand name.
  • What is the factory economics? Wafers per hour, uptime, service response, floor space, energy, consumables, and the existing installed base determine whether theoretical capability becomes useful output.

Evaluating a mature-node i-line stepper as though it were an EUV scanner produces a meaningless ranking. The useful question is which supplier offers the lowest-risk, lowest-cost path to the layers your fab actually needs.

Market position: where each company stands

Supplier Strongest fit Technology scope identified in the cited material What the public figures establish
ASML Leading-edge logic and DRAM; also broad DUV production EUV and DUV systems, including advanced ArF-based platforms The European Commission’s 2026 assessment, using 2023 data, attributes 100% of EUV lithography share and 92% of overall lithography share to ASML. The assessment puts 2023 lithography sales at USD 25.1 billion.
Nikon DUV processes where precision optics, stage control, installed base, and economics align Precision optical and scanning technologies for semiconductor lithography The cited Nikon technology overview does not provide a directly comparable current market-share or shipment number, so a numeric ranking is not established here.
Canon KrF and i-line mature nodes, smaller substrates, advanced packaging, and nanoimprint applications KrF scanners, i-line steppers, packaging tools, and the FPA-1200NZ2C nanoimprint system Canon’s published lineup demonstrates breadth across mature-node and packaging applications, not EUV competition.

ASML’s reported share is a market-level measure, not a guarantee that every ASML model has the lowest total cost. Likewise, the absence of a comparable Nikon percentage in the cited material should not be treated as evidence that Nikon is uncompetitive; it means the available figures are not on the same basis.

ASML: the leading-edge choice and a broad DUV supplier

Why ASML leads EUV

EUV uses 13.5-nanometer light to print the most demanding layers in advanced logic and memory. The European Commission’s 2026 assessment, based on 2023 data, reports ASML’s EUV share at 100%. On that evidence, a fab that requires production EUV has no alternate supplier among the three companies in this comparison.

ASML’s position is reinforced by its scale and continuing investment. Its 2025 annual report lists 48 EUV systems and 279 DUV systems in the system-sales breakdown, alongside €32.7 billion in total net sales and €4.7 billion in research and development. Those figures describe the company’s entire reporting year and system-sales categories; they are not a promise that a particular customer will receive a machine on a particular schedule.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

NXE:3800E throughput

ASML’s 2025 strategic report specifies up to 220 wafers per hour for the TWINSCAN NXE:3800E, a 37% improvement over the NXE:3600D. Throughput claims are model specifications, so a fab should validate them against its own reticle mix, resist process, dose settings, maintenance windows, and availability targets. Still, the figure illustrates why scanner productivity matters as much as nominal resolution: a slower tool can require more installed capacity to support the same wafer starts.

ASML’s DUV role

Most wafers use many DUV layers even when the critical layers are printed with EUV. ASML therefore competes with Nikon and Canon in DUV systems and can offer a portfolio that spans EUV-plus-DUV process flows. A customer that wants one supplier for EUV layers and a large portion of its DUV fleet may value common service systems, software integration, spare-parts logistics, and process knowledge. Those benefits must be weighed against acquisition cost, lead time, and the factory’s existing fleet.

Where ASML is not automatically the best answer

If the process is comfortably handled by KrF or i-line, buying an EUV-capable platform would add complexity and capital cost without improving the product. Packaging, panel-level work, and specialized substrates can also have requirements that differ from front-end logic. ASML is the leading-edge EUV choice, but “leading-edge” is only one segment of semiconductor manufacturing.

Nikon: precision optics and DUV process fit

What Nikon emphasizes

Nikon’s official technology overview highlights applied optics, scanning optical systems, precision processing, precision measurement, and high-precision stage control. These are the subsystems that determine how accurately a scanner illuminates a field, positions the wafer and reticle, measures errors, and repeats the exposure across a lot.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

For a DUV fab, those capabilities can translate into the metrics that actually affect yield: overlay control between layers, focus uniformity, matching across tools, and stable operation over long production runs. The value is process-specific. A Nikon system should be judged using the customer’s target design rules, alignment marks, substrate type, and cycle-time model rather than a generic brand ranking.

How to evaluate Nikon without unsupported market claims

The cited Nikon material does not publish a directly comparable current lithography market-share or shipment figure. Procurement teams should therefore request the same evidence from Nikon that they request from every supplier:

  • Guaranteed and demonstrated overlay for the intended process and substrate.
  • Resolution and depth-of-focus data under the customer’s resist and illumination conditions.
  • Productivity at the customer’s reticle mix, dose, and maintenance plan.
  • Availability commitments, mean time to repair, spare-parts coverage, and local field-service staffing.
  • Reference installations using comparable layers, not merely a different application.

Nikon can be the best economic choice when its tool meets the layer requirements and the fab already has Nikon-compatible processes, technicians, recipes, and service infrastructure. A greenfield fab should model the cost of creating that support environment.

Canon: mature-node, packaging, and alternative patterning

KrF scanners

Canon’s official semiconductor-lithography lineup includes the FPA-6300ES6a and FPA-6300ESW KrF scanners. KrF systems are commonly used for mature-node layers and applications where the required feature size, overlay, and cost profile do not justify more advanced wavelengths. The correct comparison is against other KrF tools on the same layer, not against an EUV scanner.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

i-line steppers

Canon lists the FPA-5550iZ2, FPA-5550iX, FPA-3030i6, FPA-3030i5a, and FPA-3030iWa i-line steppers. I-line tools can be appropriate for less demanding layers, analog and power devices, sensors, MEMS, and other mature processes. Their economics often depend on high utilization, simple recipes, long equipment life, and the ability to process substrates or fields that are not part of an advanced-logic EUV flow.

Packaging tools and smaller substrates

Canon’s listed FPA-5520iVHR and FPA-8000iW address packaging applications. Advanced packaging may require different field sizes, substrate handling, alignment strategies, and warpage control than front-end wafer lithography. A packaging house should compare these characteristics directly, including panel or substrate compatibility, alignment accuracy across the package, and integration with bumping, redistribution, or bonding steps.

Nanoimprint lithography

The FPA-1200NZ2C is Canon’s listed nanoimprint lithography system. Nanoimprint forms a pattern by physically imprinting a template rather than projecting the image in the same way as a conventional optical scanner. It should therefore be evaluated with metrics such as template lifetime, defect inspection and repair, residual-layer control, overlay strategy, and particle management. It is an alternative patterning approach, not an EUV product, and its suitability depends heavily on the customer’s process integration and defectivity targets.

Canon’s proper competitive position

Canon is a strong candidate when the fab needs KrF, i-line, packaging, or nanoimprint capability and values a tool matched to those applications. It is not an EUV peer in this comparison. Treating Canon’s mature-node portfolio as a weakness misses the reason those tools exist: many profitable chips do not require EUV.

Technology generations: match the tool to the layer

Process family Typical role Questions to ask Most relevant comparison in this group
EUV, 13.5 nm Most demanding leading-edge logic and memory layers Can the tool meet stochastic-defect, overlay, focus, uptime, and resist requirements at production volume? ASML is the only EUV supplier identified in the cited assessment.
ArF immersion DUV Advanced layers, multiple patterning, and many non-EUV layers How do overlay, computational-lithography support, immersion control, and total patterning cost compare? Compare ASML and Nikon on process capability, fleet compatibility, and economics; include other qualified alternatives in a real procurement process.
KrF DUV Mature logic, analog, power, sensors, and specialty layers What are resolution, field size, throughput, substrate range, and service costs? Canon’s FPA-6300ES6a and FPA-6300ESW are directly relevant; Nikon and ASML DUV options must be matched by specification.
i-line DUV Less demanding layers, MEMS, sensors, analog, and power Can the stepper meet alignment, field, wafer-size, and uptime needs at the lowest cost? Canon’s listed i-line family is a natural candidate; compare only with tools serving the same layer class.
Nanoimprint Alternative pattern transfer where template-based processing is acceptable How will template defects, particles, overlay, template cost, and cycle time be controlled? Canon’s FPA-1200NZ2C is the relevant named option here; it is not an optical EUV comparison.

A step-by-step buying framework

1. Freeze the process requirement

  1. List every layer the new tool must print, including critical dimension, overlay budget, focus budget, wafer or panel size, and alignment-mark design.
  2. Separate layers by wavelength family: EUV, ArF immersion, KrF, i-line, or a non-optical method such as nanoimprint.
  3. Identify whether the product is leading-edge logic, DRAM, mature-node logic, analog, power, MEMS, sensors, or packaging. Each category changes the weighting of resolution, field size, substrate handling, and cost.

2. Convert specifications into output

Ask suppliers to model wafers per hour using the same reticle mix, dose, focus strategy, wafer size, and scheduled maintenance. Compare not only headline throughput but also effective throughput after qualification lots, reticle changes, cleaning, calibration, and downtime. ASML’s 220-wafers-per-hour NXE:3800E figure, for example, is a stated model specification; it is not interchangeable with a guaranteed factory rate under every recipe.

3. Set overlay and matching criteria

Define the worst-case overlay requirement across the full stack, then test tool-to-tool matching and lot-to-lot stability. A machine that meets a single-tool specification can still create yield loss if it does not match the installed fleet. Include focus uniformity, critical-dimension control, edge placement, and wafer-level fingerprints in acceptance plans.

4. Calculate total cost of ownership

Build a five- to ten-year model containing purchase price, installation, clean-room modifications, utilities, energy, resists and consumables, preventive maintenance, spare parts, software licenses, service contracts, technician training, qualification wafers, and expected uptime. Add the cost of extra patterning steps when a lower-resolution tool requires multiple exposures. For mature-node production, a lower-cost stepper with high availability can beat a more capable scanner that is underutilized.

5. Audit the ecosystem

Check compatibility with resist and track suppliers, mask shops, metrology, inspection, computational-lithography software, factory-control systems, and automation standards. Evaluate local field-service coverage and escalation paths. An installed base can reduce recipe-transfer risk and provide experienced operators, but it can also lock a fab into older software, spare parts, or process assumptions.

6. Run a production-representative acceptance trial

Use the actual substrate, reticles, resist stack, alignment marks, and downstream etch process. Require statistical results over enough lots to expose drift, not just a demonstration wafer. Acceptance should cover overlay, critical dimension, defectivity, focus, throughput, uptime, recovery after maintenance, and matching to existing tools.

Which supplier fits each common use case?

Leading-edge logic or DRAM

Start with ASML because the cited European Commission assessment identifies it as the sole EUV supplier and assigns it 100% EUV share in 2023. The decision then becomes which EUV and DUV mix, how many tools, and what service and capacity plan the fab needs. Nikon and Canon may still appear in the broader DUV fleet, but neither is an EUV substitute in the evidence used here.

Advanced layers that do not require EUV

Compare ASML and Nikon DUV platforms using the exact layer stack, overlay budget, multiple-patterning cost, and installed-base strategy. A tool with slightly lower nominal throughput may win if it matches existing recipes and avoids qualification effort; a faster tool may win if capacity is the bottleneck.

Mature-node logic, analog, or power

Evaluate KrF and i-line options first. Canon’s published KrF and i-line families are directly aimed at these classes of work. ASML or Nikon DUV systems may still be preferable where their specifications, service footprint, or existing fleet provide a lower total cost, but EUV capability should not be paid for unless the process uses it.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

MEMS and sensors

Prioritize substrate compatibility, field size, alignment to nonstandard structures, overlay to thick or reflective films, and defect control. Canon’s i-line portfolio may fit some of these flows; the winning tool is the one that meets the actual topography and material stack.

Advanced packaging

Compare packaging-specific handling, warpage tolerance, alignment across large substrates, and integration with redistribution or bonding. Canon’s FPA-5520iVHR and FPA-8000iW are named packaging candidates. A front-end wafer scanner should not be assumed to provide the same packaging economics or substrate capability.

Nanoimprint pilot or production line

Consider Canon’s FPA-1200NZ2C only after defining template supply, inspection, cleaning, defect disposition, overlay, and residual-layer processes. Nanoimprint can change the cost structure, but it also moves risk into template management and defectivity control.

Throughput, uptime, and service: the numbers behind the purchase

Wafers per hour is useful only when paired with availability and yield. A simple capacity model is:

Effective wafers per hour = rated wafers per hour × scheduled availability × good-die yield factor

The formula is a planning aid, not a supplier guarantee. Scheduled availability should account for preventive maintenance, qualification, calibration, and expected corrective work. Good-die yield must reflect lithography defects and downstream process interactions. A lower-rated tool can deliver more saleable wafers if it runs longer, matches the fleet, or requires fewer rework cycles.

Service terms deserve the same scrutiny as optical specifications. Ask for guaranteed response times, local parts inventory, remote-diagnostics capability, software-update policy, obsolescence planning, and the conditions under which performance guarantees remain valid. For a geographically remote fab, the difference between on-site support in hours and support in days can outweigh a small purchase-price gap.

Common mistakes and how to avoid them

  • Ranking companies without naming the wavelength. Fix this by putting EUV, ArF, KrF, i-line, or nanoimprint in the first line of the comparison.
  • Using market share as a quality score. ASML’s 92% overall and 100% EUV figures describe market position in the European Commission’s 2026 assessment using 2023 data; they do not replace a process qualification.
  • Comparing rated throughput from different test conditions. Require a common reticle mix, dose, wafer size, maintenance assumption, and uptime definition.
  • Ignoring overlay matching. Check the full lithography stack and tool-to-tool matching, not only the best result from one machine.
  • Underestimating integration. Include tracks, masks, metrology, computational lithography, automation, clean-room utilities, and technician training in the project plan.
  • Assuming mature-node tools are obsolete. Cars, industrial controls, power electronics, sensors, and many connectivity products continue to use processes that do not need EUV.
  • Treating nanoimprint as a drop-in optical replacement. Model template logistics, defect inspection, cleaning, overlay, and residual-layer control before committing.

Bottom-line decision

Choose ASML when the requirement is production EUV or a tightly integrated leading-edge EUV-plus-DUV fleet. Choose Nikon when its DUV precision, overlay, installed-base compatibility, and service economics best fit the process. Choose Canon when KrF, i-line, advanced packaging, smaller-substrate work, or nanoimprint is the real requirement.
