AI chips are designed backward from the workload and the complete computer system, not forward from a process-node label. Engineers specify the models, data types, memory bandwidth, interconnects, power and software first; choose compute and memory structures; divide functions among dies when useful; verify the implementation with electronic-design-automation (EDA) tools; then select a foundry process, assemble the dies and high-bandwidth memory (HBM) in a package, and qualify the accelerator in the server or rack where it will run.
What an “AI chip” includes
The phrase can describe three different physical scopes. A die is a single piece of silicon containing logic such as matrix engines, caches, memory controllers or I/O. A package is the assembled component: one or more compute dies, HBM stacks, an interposer or redistribution layer, substrates and power-delivery structures. The system is the board, host CPU, networking, cooling, firmware and software around that package. A specification for one scope must not be treated as a specification for another.

For example, an accelerator package can combine several compute dies with HBM, while the server adds host memory and links to other accelerators. Performance, power and reliability depend on all of those interfaces, not only on the arithmetic units inside one die.

How are AI chips designed? The seven-stage path
1. Define the workload and system limits
Design begins with a workload definition. A training accelerator may prioritize large matrix operations, distributed synchronization and fault-tolerant long runs; an inference device may instead emphasize latency, cost, quantized arithmetic or a strict power budget. Many products target both, but the balance still has to be explicit.

Architects quantify the model sizes and batch sizes to be supported, the numerical formats (such as lower-precision formats for inference), required memory capacity and bandwidth, acceptable latency, and the amount of work that can be reused from on-chip memory. They also specify how the device connects to a host processor and to other accelerators, what software frameworks and compiler paths must run, and where the product will be deployed. Board power, rack cooling, serviceability and manufacturing cost can rule out an otherwise attractive design.
There is no universal best architecture. AMD’s CDNA family illustrates this: its generations combine matrix processing, HBM, interconnect and process choices differently. Those are AMD product decisions, not a prescription for every accelerator.
2. Turn requirements into a compute and memory architecture
The architecture balances arithmetic against data movement. Compute engines perform vector, scalar or matrix operations; registers, scratchpad memory and caches keep frequently reused data close; memory controllers and HBM supply external capacity and bandwidth; and fabric links move data among dies, hosts and neighboring accelerators.
Matrix engines are valuable only when the workload and software can keep them fed. A design with high nominal arithmetic throughput can underperform if weights or activations arrive too slowly, if synchronization is expensive, or if the compiler cannot map the model efficiently. Consequently, architects evaluate compute-to-memory balance, supported data formats, sparsity or compression features where applicable, and the latency of each level of the hierarchy.
AMD describes its CDNA architecture by presenting matrix cores, HBM and its Infinity Architecture fabric together, while discussing data movement and power efficiency as design concerns. The benefits in that description should be read as AMD’s claims about its architecture, not as independent cross-vendor results.
| Decision axis | Questions the design team must answer |
|---|---|
| Workload and formats | Which training and inference models, batch sizes and numerical precisions must be supported? |
| Memory | How much capacity is needed, what bandwidth is required, and which data can remain on-chip? |
| Interconnect | What bandwidth and latency are needed between compute units, the host and other accelerators? |
| Partitioning | Should compute, cache, memory interfaces and I/O be on one die or several? |
| Power and deployment | Can the board, cooling system and rack deliver and remove the required power and heat? |
| Software | Can compilers, kernels, libraries, drivers and frameworks use the hardware features? |
3. Choose a single die or chiplet architecture
A monolithic die puts functions on one piece of silicon. A chiplet design places selected functions on separate dies and connects them inside the package. Partitioning can let a designer use different process technologies for compute, I/O or cache, reuse proven die designs, and build a larger effective system than one reticle-limited die might permit.

It also adds difficult engineering work. Die-to-die links need defined protocols, signaling, clocking and error handling. The package must provide short, wide connections without exceeding its power-delivery or thermal limits. Each die and the assembled package require separate tests, and the product must still meet system-level reliability targets.
AMD’s CDNA 5 overview describes partitioning compute, memory, cache and I/O functions across dies and integrating compute dies with HBM in an advanced package. That is an attributed AMD design description; it should not be generalized to all AI chips or assumed to describe every CDNA generation.
4. Make HBM and package topology architectural choices
HBM is not simply a memory module added after the chip is finished. Its stack placement, channel count, controller design, power delivery and physical distance from compute affect the architecture. A package may trade capacity, bandwidth, latency, cost and thermal density against one another.
TSMC describes CoWoS as a 2.5D package approach for high-performance computing and AI. Its CoWoS-R description says a redistribution-layer interposer connects system-on-chips and/or HBM, and states that CoWoS-R has been in volume production since 2023. The interposer, substrate and HBM are package components; they are not part of the compute die itself.
| Approach | Potential benefit | Engineering cost or risk |
|---|---|---|
| Monolithic compute die | Short on-die paths and a simpler package topology | Large-die manufacturing and yield exposure; less freedom to mix process technologies |
| Multiple compute chiplets | Function partitioning, reuse and possible process specialization | Die-to-die latency, protocol validation, package routing and thermal complexity |
| HBM in an advanced package | High memory bandwidth close to compute | Interposer, stack, power, heat, assembly and qualification demands |
| External board memory | Potentially simpler package and serviceability | Longer connections and lower bandwidth or higher latency than close-coupled HBM |
5. Describe the design in RTL and verify it with EDA
Architectural intent becomes detailed hardware descriptions, commonly register-transfer-level (RTL) logic, together with memory macros, physical constraints, interfaces and power intent. EDA tools then transform and analyze that description. A typical flow includes logic synthesis, floorplanning, placement, routing, timing and power analysis, physical verification, and sign-off checks before manufacturing data is released.
Do these 3 things before closing this tab:
1Clear out junk files and repair common Windows errors2Fix the driver behind crashes, sound loss and screen glitches3Repair Windows errors before they cause bigger problemsVerification operates at several levels: individual blocks, the full accelerator, interactions among chiplets, memory and I/O, and software-visible behavior. Simulation, formal methods, emulation and prototype testing can expose functional, timing, coherency and error-handling bugs. Physical sign-off checks whether the layout obeys the chosen process rules and whether timing, signal integrity, power delivery and thermal assumptions close together.

NVIDIA’s semiconductor materials describe GPU-accelerated EDA as compressing the path from RTL to sign-off. That is a vendor description of its workflow and should not be read as a measured industry-wide improvement. The exact sequence, tool set and sign-off criteria vary by design and foundry.
6. Select a foundry process and prepare manufacturing data
The foundry process determines transistor structures, design rules, available memory and I/O options, electrical characteristics and the libraries that EDA tools can use. It is one constraint among many. TSMC presents its AI and high-performance-computing platform as a combination of process technology, advanced packaging, connectivity and an intellectual-property ecosystem, including heterogeneous integration.
That is why a smaller node number is not a complete performance or manufacturing score. A chip can use different nodes for compute and I/O, and an older process may be appropriate for a high-voltage interface or a cost-sensitive function. Comparing node labels across foundries without a common methodology can be misleading.

Outbyte Driver Updater FREEFix the driver behind crashes, sound loss and screen glitchesFind Drivers →Outbyte PC Repair FREEClear out junk files and repair common Windows errorsFree Scan →After sign-off, the design is converted into manufacturing data and masks for the selected process. The supplied vendor material does not establish a complete neutral, step-by-step account of wafer fabrication, test insertion, yield learning or ramp schedules. Those activities are substantial parts of production, but their detailed sequence and results depend on the foundry and product.
7. Assemble, test and qualify the package and system
Manufacturing a compute die is only one milestone. Dies are assembled with HBM and package structures, electrically tested, and checked for thermal and mechanical behavior. The finished package is mounted on a board with voltage regulators, firmware interfaces and links to the host CPU and network.
Qualification exercises the conditions the deployment will impose: sustained workloads, temperature and voltage ranges, memory error handling, link reliability, firmware updates and interactions with other accelerators. Rack-scale systems add power distribution, cooling, topology, service procedures and software orchestration. A package that works in isolation can still fail a system requirement if it cannot exchange data fast enough or if the rack cannot cool it.

NVIDIA and MediaTek describe custom XPU deployments as integration projects spanning multi-die design, HBM, I/O, packaging, networking, qualification and rack-scale technology. Their corporate announcement is an example of the breadth of that work, not an independent assessment of every custom accelerator.
What the named examples show
AMD CDNA generations
AMD’s CDNA comparison lists process technology ranging from 7nm FinFET for CDNA to combinations including 3nm and 6nm FinFET for CDNA 4. The values belong to the named generations and should not be read as a simple progression in which every smaller number guarantees higher speed or efficiency.
For CDNA 4 and the MI350 Series, AMD lists up to 288 GB of HBM3E and up to 8 TB/s of bandwidth. On the same overview, AMD lists CDNA 5 and the MI400 Series with 432 GB of HBM4 and up to 23.3 TB/s. Those CDNA 5 figures are forward-looking specifications on the reviewed page and may change before products ship. None of these figures is an independent benchmark, and capacity or bandwidth alone does not predict application performance.
NVIDIA Grace Hopper
NVIDIA’s architecture article, published November 10, 2022, describes a specific Grace Hopper superchip with a 900 GB/s NVLink-C2C connection, up to 72 Arm Neoverse V2 CPU cores and up to 96 GB of HBM3 on the Hopper GPU. These numbers illustrate one CPU–GPU integration choice and its coherent link. They are dated, platform-specific figures, not current market-leading specifications or universal values for AI accelerators.
How to compare AI-chip designs without being misled
Start by matching the product to the workload and deployment rather than ranking a single peak-throughput number. Use the following checklist:
Quick wins for a faster PC:
Fix the driver behind crashes, sound loss and screen glitchesFind Drivers →Clear out junk files and repair common Windows errorsFree Scan →Scan for outdated or missing drivers - takes under a minuteDriver Scan →- Confirm which data types and software libraries are supported and efficient.
- Compare usable memory capacity and sustained bandwidth for the intended model, not only arithmetic throughput.
- Examine host and accelerator-to-accelerator links, including latency, coherency and scaling behavior.
- Separate die, package and complete-server specifications.
- Account for board power, cooling, rack density and reliability requirements.
- Check whether specifications are shipping, generation-specific vendor claims or forward-looking plans.
- Ask how chiplets, HBM and advanced packaging affect cost, yield, serviceability and qualification.
A controlled cross-vendor benchmark would be needed to establish real-world speed. The vendor figures above provide design context, not that comparison.

Common design mistakes and their fixes
Treating compute as the whole chip
Symptom: a design advertises abundant matrix operations but stalls on memory or communication. Fix: model data reuse, memory traffic and synchronization during architecture exploration, then verify those assumptions with representative software.
Choosing a node before the system
Symptom: the design meets transistor-density goals but cannot deliver its I/O, power or package requirements. Fix: select process, package, HBM and connectivity as one platform decision.
Assuming chiplets are free scaling
Symptom: die-to-die links, thermal gradients or package power delivery become the bottleneck. Fix: budget link latency, routing, power and cooling before partitioning, and test each die as well as the assembled package.
Recommended Free Tools
Confusing a vendor claim with a benchmark
Symptom: a peak bandwidth or EDA statement is used to predict every application. Fix: retain the product generation, date and attribution, and seek workload-specific measurements for performance conclusions.
The practical meaning of “from architecture to manufacturing”
AI-chip design is a chain of coupled decisions. Workload requirements determine compute, formats, memory and links; those choices determine die partitioning and package topology; the package constrains power, cooling and system integration; and the chosen process and EDA flow determine whether the implementation can be manufactured and verified. HBM, chiplets and advanced packaging can enable much higher bandwidth or larger heterogeneous systems, but they also add interfaces and qualification work. The finished accelerator is successful only when its silicon, package, board, software and rack operate as one dependable computer.
