AI chipmakers choose a foundry by matching the logic dies, package architecture, high-bandwidth memory (HBM), design ecosystem and production schedule—not by comparing process nodes alone. Packaging determines how compute and memory are brought together, while the chipmaker must separately verify that its design, HBM supply and qualified manufacturing capacity can meet its requirements. Public vendor materials describe technologies and milestones, but they do not establish a universal winner on cost, yield, availability or performance.
Why the foundry decision includes packaging and memory
An AI accelerator is not simply a logic die made on a particular process. Its finished package may combine one or more compute dies with HBM stacks, and the connections among those components are part of the product architecture. A foundry choice therefore affects how the chip is partitioned, what package design is feasible, how the memory is integrated and which production partners must coordinate.

TSMC describes its CoWoS technology as integrating multiple system-on-chip (SoC) dies and HBM stacks for high-performance computing (HPC) products. That is a useful example of why packaging belongs in the architecture and sourcing discussion: the chipmaker is selecting a way to assemble a system of dies, not just a place to manufacture one wafer. TSMC’s description is a vendor account of its offering, not a neutral comparison of competing packages. TSMC 2025 annual report

The practical decision is usually whether a supplier’s combination of wafer process, package design, design enablement and production readiness fits the chipmaker’s specific product and schedule. A strong fit on one dimension cannot compensate automatically for a mismatch elsewhere: a package architecture may support a desired logic-and-memory arrangement, for example, while the required capacity, HBM commitments or design qualification remain unconfirmed.

What chipmakers compare
A useful comparison starts with the intended product and works outward to the manufacturing system. Marketing labels such as “advanced packaging” cover different approaches; the relevant question is how a specific architecture connects the dies and memory the chipmaker intends to use.
| Decision area | What to establish | Why it matters |
|---|---|---|
| Package architecture and interconnect | Whether the design uses an interposer, bridge-based connections or 3D stacking; which dies and HBM are integrated; and how they connect. | The architecture sets design constraints and determines whether the proposed package fits the product’s logic-and-memory arrangement. |
| HBM configuration and supply | The required number and arrangement of stacks, interface needs, qualification status and supplier commitments. | A package capability is not the same as a confirmed allocation of HBM for a particular customer or product. |
| Logic process and design fit | Process requirements, die partitioning, design rules, and the maturity of supporting tools and intellectual property. | The logic design and package must be developed and qualified as a compatible system. |
| Production maturity | Whether the relevant process or package is reported in volume production, under development, certified, or only planned for a future ramp. | These milestones describe different levels of readiness and should not be treated as interchangeable. |
| Design ecosystem and operating model | Available design enablement, partner support and whether the chipmaker can use an integrated offering or coordinate multiple suppliers. | The operating model affects how design and production responsibilities are managed across the supply chain. |
| Capacity, cost, yield and lead time | Design-specific quotations, qualified capacity, yield evidence and delivery schedules. | These procurement facts are essential, but the public sources discussed here do not provide neutral, directly comparable values. |
How the packaging approaches differ
Foundries and manufacturers describe several ways to integrate logic and memory. These descriptions help identify the kind of architecture a supplier offers; they are not a common benchmark. A chipmaker still needs design-specific evidence that a candidate package supports its own die layout, HBM configuration and production goals.
Interposer-based integration
TSMC describes CoWoS as a 2.5D packaging technology for HPC and AI. In CoWoS-R, the company says a redistribution-layer (RDL) interposer connects SoC dies and/or HBM. TSMC reports that CoWoS-R had been in volume production since 2023. That date is a company-reported production milestone for this service; it does not establish available capacity for a new customer or the readiness of every possible design. Bridge-based integration and stacking
Intel describes EMIB as a silicon-bridge approach and Foveros as a stacking technology. It also describes EMIB-T, which it says adds channels through the bridge for power delivery and routing needs associated with newer HBM technologies. That is Intel’s stated design rationale; the cited material does not provide a neutral measurement comparing EMIB-T with other package options. A chipmaker evaluating these approaches should test whether the proposed bridge or stack supports its specific interconnect, routing and power-delivery requirements. Chip-on-wafer and heterogeneous integration
Samsung describes Chip-on-Wafer (CoW) technology for 2.5D packages with higher HBM module counts. The company also says it is developing fine-pitch bumpless hybrid copper bonding for HPC. The first is a stated offering; the second is development work, not evidence that the technology is already in volume production. A customer should distinguish an available package service from a capability still being developed and ask which status applies to the specific design under consideration. Samsung advanced heterogeneous integration page
Evaluate the whole platform, not just the process node
A process node is only one part of the manufacturing fit. The chipmaker also needs design rules and tools that support its logic and package, an integration path for HBM, and a way to manage partners through design and production. These considerations become particularly important when the product is split across multiple dies or requires close coordination between wafer fabrication, memory supply and packaging.

TSMC presents its HPC platform as combining wafer technology, its Open Innovation Platform (OIP) design ecosystem and 3DFabric packaging. This illustrates an integrated-platform operating model in the company’s own description: the offering spans more than wafer processing. It does not, by itself, establish that this model is superior for every design or that all required partners, capacity and memory are committed to a customer. TSMC HPC platform page

Outbyte PC Repair FREERepair Windows errors before they cause bigger problemsFix Now →Outbyte Driver Updater FREEFix the driver behind crashes, sound loss and screen glitchesFind Drivers →When comparing suppliers, a chipmaker should identify the work that each party owns. That means confirming where design enablement and package integration support come from, how HBM is sourced and qualified, and which organization is responsible for each production handoff. An integrated platform may reduce the number of interfaces the chipmaker has to coordinate, while a multi-supplier approach may require more explicit ownership and schedule management. The right model depends on the design and the agreements available; public technology pages do not settle that choice.
Separate production evidence from roadmap language
Milestones must be read precisely. “In volume production,” “certified,” “in development” and “will initiate volume production” describe different states. A technology may be announced or certified without a public confirmation that a planned production ramp has subsequently completed. Chipmakers should tie their own sourcing decisions to current, design-specific qualification and capacity evidence rather than treating roadmap wording as a production commitment.

TSMC’s 2025 annual-report chapter says 3nm SoIC stacking entered volume production in 2025. The same chapter describes CoWoS as integrating multiple SoC chips and HBM stacks for HPC products. These are TSMC-reported milestones and capabilities, not comparative evidence of better performance, yield or cost than another supplier. TSMC 2025 annual report
On its HPC platform page, TSMC says its CoWoS solution for interposers 5.5 times mask or reticle size was certified in 2025 and would initiate volume production in 2026. The page states a plan; it does not itself confirm that the planned 2026 ramp was completed. A buyer considering that capability should request current status for the relevant design, including qualification and capacity, before basing a launch schedule on the stated target. Public partner announcements can signal strategy and areas of collaboration, but they are not the same as a generally orderable, customer-qualified package or a guaranteed supply allocation. Samsung’s July 25, 2026 announcement says Samsung and Broadcom plan to pursue HBM supply and advanced-packaging collaboration, including 2.3D and 2.5D integration, to support next-generation AI accelerators. That announcement is evidence of a named collaboration; it does not prove availability or qualification for every customer or design. Samsung and Broadcom collaboration announcement
Best Value
For a sourcing team, the useful follow-up is specific: which component or service is covered, which product or design is included, what qualification has been completed, and what supply commitment is documented? Without those details, a partnership announcement should inform the shortlist and questions—not substitute for a production plan.
A practical selection and qualification process
- Define the package target. Record the logic-die partition, intended HBM arrangement, package architecture and the electrical, mechanical and product constraints that the design must meet. This gives each supplier a common design target rather than leaving “advanced packaging” open to interpretation.
- Map the supplier offering to that target. Ask each candidate to identify the relevant interposer, bridge, stacking or heterogeneous-integration approach and explain how the proposed design connects compute dies and HBM. Treat a vendor’s technology description as an initial fit check, not proof of qualification.
- Confirm design enablement and responsibilities. Establish what tools, design rules and partner support are available for the package and logic design. Document who owns integration work and how responsibilities are divided among the foundry, memory supplier and any other packaging partners.
- Verify HBM and package qualification. Request evidence tied to the chipmaker’s intended HBM configuration and design. Clarify whether a stated capability is offered, under development, certified for a particular scope, or qualified for the product being sourced.
- Request capacity, commercial and schedule evidence. Obtain design-specific quotations and written information about qualified capacity, expected lead time, yield basis and supply commitments. Public technology pages in the sources cited here do not provide comparable prices, yields, customer allocations or lead times, so those figures must come from the parties involved in the actual program.
- Build the launch plan around verified milestones. Separate completed production milestones from targets and announcements. For every schedule-dependent capability, ask for its current status and the evidence supporting the date relevant to the chipmaker’s design.
- Compare total execution risk. Review technical fit, supplier coordination, qualification status and schedule together. Keep open items visible in the sourcing decision so that an attractive technology description does not obscure unresolved capacity, memory or production questions.
What public information does not establish
The official sources cited here are vendor technology descriptions, annual-report material and company announcements. They establish how those companies describe their technologies and particular milestones, but they do not furnish a neutral, directly comparable scorecard for selecting a supplier. The cited material does not settle customer-specific HBM allocations, prices, yields, lead times, qualified capacity or delivered system-level performance.
As a result, there is no support here for declaring one foundry the best choice for all AI chipmakers. A defensible selection depends on the product’s package and memory requirements, design fit, maturity of the exact offering and commercial evidence obtained for that program. The public roadmap and partnership signals are useful context, but qualification and procurement decisions must be grounded in commitments and evidence specific to the chipmaker’s design.
