ASM International describes XP8 Vertos Flowable Carbon as a plasma-enhanced chemical vapor deposition (PECVD) film that combines filling and planarization for complex structures in advanced logic and memory chips. The company announced the platform on September 22, 2026, saying it had reached initial high-volume manufacturing deployment. Its process and deployment statements are ASM claims; the announcement does not name a customer or provide independent performance data.
What is flowable carbon in semiconductor manufacturing?
In chip manufacturing, carbon films can serve as part of the patterning stack: a hard mask helps transfer a lithographic pattern into underlying layers. ASM’s Flowable Carbon is a specific PECVD technology, not a generic name for every carbon hard-mask material. ASM positions its film for gap fill and planarization in advanced logic and memory structures, where narrow, tall features can make conventional integration more difficult. ASM’s product page describes that intended role.

PECVD deposits a film from gas-phase precursors using plasma. ASM’s stated approach is to deposit a carbon material that can flow into a feature during processing, rather than apply a polymer solution by spinning it onto the wafer. The name describes the company’s technology and process behavior; it does not make this film interchangeable with all other carbon materials used in lithography.

How does ASM say the film helps fill and planarize features?
ASM says the deposited material enters features and fills from the bottom up, then self-planarizes to leave a flatter surface for the next patterning step. In the company’s September 22, 2026 announcement, Tyler Sample, ASM vice president and PECVD Key Product Unit head, described it this way: “The material flows into the feature, fills from the bottom up, and self-planarizes, delivering a flat, uniform surface ready for the next patterning step.”
#1 Best Overall
- 5 x 5 inches, 0.67 ounces, 0.03 inches thick. Some wafers are marked with alignment marks.
- The pattern is produced by light diffraction, and its reflective appearance changes with the viewing angle.
- Silicon wafers are fragile—please handle with care.
- Circuit details can be examined under a microscope.
That combination is intended to address two related integration needs: filling recessed or high-aspect-ratio features without leaving problematic voids, and controlling the wafer’s topography so subsequent patterning has a more uniform surface. ASM presents the integrated PECVD process as eliminating downstream chemical mechanical planarization (CMP) or etch-back steps. This is a vendor-reported process benefit, not an independently established result; the announcement does not give comparative measurements, process conditions, or a quantified reduction in steps.
How is flowable carbon different from spin-on carbon?
Flowable Carbon and spin-on carbon (SOC) are distinct deposition approaches. The 2014 review “Progress in Spin-on Hard Mask Materials for Advanced Lithography” describes SOC as a carbon-rich polymer solution applied as a spin-on hard-mask material. ASM’s Flowable Carbon, by contrast, is a PECVD film. The review provides foundational context for SOC, not a direct evaluation or comparison of ASM’s later technology.

| Consideration | ASM Flowable Carbon | Spin-on carbon |
|---|---|---|
| Deposition approach | PECVD, according to ASM’s product description. | Carbon-rich polymer solution applied by spin coating, according to the 2014 review. |
| Intended patterning role | ASM positions it to combine gap fill and planarization for advanced logic and memory structures. | A carbon-rich hard-mask material; the review discusses hard-mask design requirements, including pattern transfer. |
| Gap fill and planarization | ASM claims bottom-up filling and self-planarization; independent comparative data are not provided in the cited materials. | The review identifies high-aspect-ratio filling and planarization as relevant requirements; this does not establish a direct performance comparison with ASM’s film. |
| Comparative performance data | Not stated in the cited sources; ASM’s claims are not accompanied by independent head-to-head results. | Not stated as a head-to-head comparison with ASM’s film in the 2014 review. |
The SOC review also discusses etch resistance and wet removability as hard-mask design considerations. Those are general considerations for the materials covered by that review; they should not be assumed to describe ASM’s PECVD film without product-specific evidence.
What is known about XP8 Vertos deployment?
ASM’s launch announcement, dated September 22, 2026, reports that XP8 Vertos Flowable Carbon had initial deployment in high-volume manufacturing and says it is applicable to logic and memory devices. The announcement does not identify the customer or supply customer confirmation. Accordingly, this is a dated company statement about deployment, not a publicly corroborated account of a named manufacturer’s use.

ASM’s product page calls the film the market’s first PECVD Flowable Carbon film. That is the company’s positioning; the cited materials do not independently audit the category-wide claim. Neither the announcement nor product page provides quantitative, independently validated comparisons for fill quality, planarization, thermal stability, pattern fidelity, or total integration cost against SOC or conventional carbon films.
