Advanced packaging has become a performance and supply-chain differentiator for AI chips. Instead of forcing every function onto one enormous monolithic die, manufacturers combine compute chiplets, I/O dies and high-bandwidth memory (HBM) in a single package. That package now determines how much data can move, how power and heat are managed, how many good dies reach the product, and how far a design can grow beyond the photolithography reticle limit.

For AI accelerators, packaging is no longer a final assembly step. It is the high-speed system that connects the processor to its memory and turns separately manufactured dies into one usable device.

Why packaging became central to AI performance

AI workloads move enormous data sets between compute engines and memory. A faster transistor process helps, but an accelerator can still be limited if its memory links are too narrow, too long or too power-hungry. Putting multiple dies close together allows wider, shorter connections than a conventional circuit board can provide.

Chiplets also let a designer use different process technologies for different jobs. Compute tiles may need the newest, most expensive process, while I/O, cache, analog functions or control logic can use a mature node. A defect in one small die does not automatically scrap an entire giant die, improving the economics of complex products when testing and assembly are managed correctly.

Intel Fab 9 manager Katie Prouty describes the change as moving “past the era of one big chip to a system of chips, almost like a ‘silicon mosaic’, where specialized tiles are interconnected in a single, massive package.”

What 2.5D packaging does

Side-by-side dies on an interposer

In a 2.5D design, the compute dies and memory stacks sit beside one another rather than directly on top of one another. A silicon or redistribution-layer interposer carries very dense wiring between them. TSMC’s CoWoS is the best-known example: it places multiple system-on-chip dies and HBM stacks on a shared package substrate.

Local bridges instead of one large interposer

Intel’s EMIB uses small embedded silicon bridges only where high-density links are needed. This can reduce the area and cost of a full interposer while still connecting neighboring chiplets with very short paths. The trade-off is that bridge placement, package assembly and thermal design become tightly linked to the floor plan.

How 3D stacking differs

3D packaging places dies vertically and connects them through dense vertical bonds or microscopic interconnects. TSMC SoIC and Intel Foveros are examples of this approach. Vertical stacking shortens data movement and increases connection density, but it concentrates heat and makes alignment, bonding yield and repairability more difficult.

Intel’s Foveros Direct technology advertises bump pitches below 10 micrometres, illustrating how 3D connections can become far denser than conventional package wiring. In practice, a product may combine both geometries: 3D-stacked cache or logic sections can sit alongside HBM and other chiplets in a larger 2.5D package.

Why HBM makes packaging a system-level problem

HBM is not an add-on memory module in these designs. Several vertically stacked memory dies are placed next to the logic chiplets, and the package supplies the very wide interface between them. The distance, routing density, power delivery and alignment of those connections directly affect usable bandwidth and energy per bit.

That is why CoWoS is designed around logic chiplets and HBM cubes together. A shortage of suitable interposers, assembly capacity or HBM alignment capability can delay an accelerator even when the compute dies themselves are available. Thermal planning is equally important: HBM stacks and logic generate heat in the same confined package, leaving fewer paths for cooling.

Packaging pushes past the reticle limit

Photolithography tools impose a maximum reticle field, so one monolithic die cannot grow indefinitely. Advanced packaging gets around that physical boundary by joining several dies as one system.

TSMC reports that CoWoS-S supports packages up to 3.3 times reticle size. Its CoWoS-L configuration reached 3.5 times reticle size in volume production in 2024, according to the company’s 2024 annual report and technology information. Intel’s fact sheet cites packages as large as six times the reticle limit. These are vendor-reported figures rather than independently audited measurements, and they describe different technologies and definitions of package size.

TSMC CoWoS and SoIC versus Intel EMIB and Foveros

Axis TSMC CoWoS / SoIC Intel EMIB / Foveros
Geometry CoWoS primarily provides 2.5D interposer integration; SoIC adds 3D stacking. EMIB provides local 2.5D bridges; Foveros supports interposer-based and 3D integration.
Memory and chiplets Logic chiplets and HBM stacks are integrated in the same package. Logic, memory and I/O chiplets from different technologies can be combined.
Scaling evidence CoWoS-S is reported up to 3.3× reticle size; CoWoS-L reached 3.5× in volume production in 2024. Intel reports more than 100 2.5D products in volume production and packages up to six times the reticle limit.
Interconnect High-density silicon or redistribution-layer interposer routing, with SoIC vertical bonding. Embedded bridges and vertically bonded stacks; Foveros Direct cites sub-10-micrometre bump pitches.
Main manufacturing concerns Large interposer area, HBM alignment, thermal control and yield. Bridge placement, hybrid-bonding yield, thermal control and multi-stage known-good-die testing.

Neither family is a universal winner. The appropriate choice depends on die sizes, memory arrangement, thermal limits, available factories and the customer’s tolerance for assembly complexity.

Yield and testing can decide the economics

More dies create more opportunities for a defective component, so advanced packaging requires testing before final assembly. Intel describes multi-stage die sort that removes faulty dies and enables “known-good-die” assembly. Testing each tile before it enters the package prevents an expensive final product from failing because of one bad component.

The remaining challenges include aligning HBM stacks, inspecting microscopic bonds, controlling warpage across large packages and removing heat from densely packed logic. A design that looks efficient at the transistor level can lose its advantage if packaging yield is low or if cooling forces lower clock speeds.

Is advanced packaging the new AI-chip bottleneck?

Capacity is increasingly strategic. TSMC says demand for CoWoS rose with generative AI after late 2022 and that it is expanding advanced-packaging capacity. This means accelerator supply can be constrained by interposers, bonding tools, substrates, HBM integration and qualified assembly lines—not only by wafer starts for compute dies.

Intel Foundry’s current fact sheet reports more than 100 2.5D products in volume production. The same material reproduces Gartner data showing 3 trillion semiconductor units shipped globally in 2024, including 1.4 billion AI chips, and $84 billion in AI-semiconductor revenue in 2024. Those market figures are Gartner’s 2024 databases and October 2024 AI Semiconductor Database as reproduced and attributed by Intel, not an independent audit of Intel’s manufacturing output.

Statements in Intel’s 2026 materials about future capacity are forward-looking. They should be read separately from the company’s reported volume-production experience.

What packaging changes for AI designers

  • Architect memory and compute together: HBM placement and link width must be decided with the accelerator floor plan, not after the die is finished.
  • Use chiplets selectively: Splitting a design can improve yield and node flexibility, but every die boundary adds power, latency, testing and assembly requirements.
  • Budget for thermal engineering: Vertical stacks and dense HBM links raise heat flux and can require specialized cooling and package materials.
  • Qualify the supply chain: Reticle-scale interposers, bridges, substrates, HBM and bonding capacity may each become a schedule constraint.
  • Measure the complete package: Bandwidth per watt, package yield and system-level reliability matter more than a single die’s transistor count.

The strategic shift is straightforward: AI performance is now co-designed across silicon, memory, interconnect and assembly. The package is the place where those choices become a working computer, which is why packaging has become the new secret sauce—and, increasingly, the bottleneck.
