3D-Stacked Memory: How the Vertical Memory Stack Works

3D-stacked memory arranges multiple memory dies vertically and connects them with dense paths. HBM shows how those stacks integrate near a processor without necessarily sitting on top of it.

3D-stacked memory places multiple memory dies on top of one another and connects them with dense vertical electrical paths. High Bandwidth Memory (HBM) is a prominent example: its DRAM dies form a vertical stack, while the stack can sit beside a CPU or GPU on a silicon interposer inside the same package.

What “3D-stacked” means

The term describes how complete memory dies are arranged and connected in a package. It is a packaging and interconnect approach—not a claim that the processor itself must sit directly above the memory.

Micron describes HBM as a specialized, high-performance 3D-stacked SDRAM architecture. In HBM, multiple DRAM dies are stacked vertically; this is different from discussing memory cells arranged internally within a single DRAM chip. Micron’s HBM overview and FAQ explains the architecture and its package integration.

How the dies connect

In a conventional flat arrangement, chips connect through routes in a package or circuit board. A 3D stack instead uses vertical electrical connections between dies. Through-silicon vias (TSVs) are conductive paths that pass through silicon, and microbumps provide connections between stacked dies. These links let signals travel between dies through the stack rather than relying only on longer, flat routes.

TSVs are one part of the design, not a guarantee of a particular speed. Interface width, signaling, memory controller, product generation, and system integration all affect the result.

Where HBM sits in a processor package

There are two physical arrangements to distinguish. First, DRAM dies are stacked vertically within each HBM stack. Second, that HBM stack and a CPU or GPU can be placed side by side on a silicon interposer in a system-in-package. The interposer provides dense connections between them. Thus, saying that a system uses HBM does not mean its memory is necessarily stacked directly on top of its processor.

Why HBM can deliver high bandwidth

HBM combines a wide, parallel interface with close package integration. Micron says one HBM cube has a 1024-bit interface and 32 independent channels. That organization provides many data paths in parallel; vertical stacking and interposer connections help make the arrangement practical near the processor. Bandwidth depends on the complete memory and system design, not on stack height or TSVs alone.

This differs from the organization of a conventional DDR memory module. The meaningful comparison is not simply “stacked versus flat”: interface width, channels, package arrangement, capacity, and the relevant product specifications all matter.

Stack height and specifications vary by product

There is no single capacity, stack height, or bandwidth that defines all 3D-stacked memory. Samsung says HBM products commonly use 4-high, 8-high, or 12-high configurations, depending on generation. Higher-level product figures also vary, so compare only named generations and products and treat company specifications as vendor claims, not independent head-to-head test results.

Vendor and product context Published figure How to interpret it
Micron, HBM4 page More than 2.8 TB/s bandwidth per stack Vendor specification for HBM4; not a general figure for every HBM stack. Micron HBM4 specifications.
Samsung Semiconductor, HBM3E Up to 9.2 Gb/s per pin and 1,180 GB/s per stack Vendor-published HBM3E figures, not a controlled comparison with another generation. Samsung HBM product information.

As a historical example of packaging engineering, Samsung Electronics said in 2019 that its announced 12-layer 3D-TSV technology used more than 60,000 TSV holes. The company also said the package was 720 micrometres thick, the same thickness as its then-current eight-layer HBM2 products. Those figures describe that announcement, not all HBM packages. Samsung’s 2019 announcement gives the original context.

What 3D-stacked memory is—and is not

  • It is: multiple memory dies arranged vertically and joined by dense electrical connections such as TSVs; HBM also uses microbumps between dies.
  • It is not: a specific memory capacity, bandwidth, or generation. Those depend on the product.
  • It does not necessarily mean: the CPU or GPU is directly atop the memory. The processor and HBM can be side by side on a silicon interposer within one package.
  • It is not an ordinary upgrade module: HBM is a specialized component integrated into processor systems, rather than memory typically added by a user to a PC.
