Scanning electron microscopy (SEM) shows the defect’s shape and location at high magnification; energy-dispersive X-ray spectroscopy (EDX, also called EDS) analyzes characteristic X-rays to help identify the elements in a selected area. Used together, they can turn an unexplained failure into a better-supported root-cause investigation—but they are diagnostic tools, not replacements for production screening or proof that every defect will be found.
What SEM and EDX can reveal beyond electrical testing
An electrical test measures behavior: whether a part works and whether a parameter falls outside its expected range. It may flag a faulty unit, but it usually cannot show the physical form or composition of a microscopic defect. Optical microscopy can help locate visible anomalies, while SEM provides higher-magnification images of surface morphology—the shape, texture, and position of a feature.

EDX adds elemental evidence. When the SEM’s electron beam interacts with a specimen, the resulting characteristic X-rays can be analyzed for elements in a selected point, region, or map. Comparing the suspect area with nearby material can help distinguish a particle or contaminant from its surroundings. EDX does not directly reveal a complete compound formula, chemical bonding, process history, or the mechanism that caused a failure.
There is no broadly applicable, current detection-rate figure showing what percentage of manufacturing defects routine tests miss. The value of SEM/EDX is therefore best understood as targeted diagnosis: it answers physical and compositional questions that electrical and optical results leave open.

How the SEM/EDX failure-analysis workflow works
- Start with the failure record. Link the flagged unit to its electrical test results and preserve relevant device and process history.
- Locate and document the suspect area. Use optical microscopy or other suitable inspection to narrow the search. Record the sample’s initial condition before cleaning, coating, or sectioning could change the evidence.
- Image the feature with SEM. Examine and document its morphology. Decide whether surface imaging can answer the question or whether a cross-section is needed to see a buried or layered defect.
- Collect EDX data where it matters. Acquire a spectrum from the suspect feature and, where useful, from the surrounding matrix. Elemental maps can show how signals are distributed across an area.
- Correlate, rather than over-interpret. Compare the evidence with known process materials, device layout, process history, and electrical behavior. A particle’s elemental signature can narrow possible sources, but does not by itself prove where or how the particle entered the process.
- Add another method if the question requires it. Use a complementary technique when the needed information involves chemical state, nanoscale structure, or another signal that SEM/EDX cannot establish.
Robert Lowry’s 1999 microelectronics failure-analysis article describes this escalation in practice: electrical testing, optical microscopy, SEM inspection, and EDX when composition information is needed. Lowry wrote, “When imaging reveals the need to determine the composition of materials, defects, and suspected contaminants, the electron beam produced by the SEM can be used to obtain the necessary information.”
What defects have SEM and EDX helped trace?

- Human contamination on a die: Lowry’s 1999 article reports an investigation involving contaminants on a die. SEM can document the feature’s physical appearance, while EDX can help characterize its elemental composition.
- A particle embedded in a wafer film stack: The same article describes a particle within layered wafer material. A cross-section can be important when the defect is buried rather than exposed at the surface.
- Lead spatter associated with wire-bond lift: Lowry reports lead spatter from a solder die-attach preform as the cause identified in a wire-bond-lift investigation. This is an example of connecting a physical finding to the failure, not a guarantee that an elemental match alone establishes causation.
- A FinFET defect: An ASM ISTFA 2017 case abstract describes a fin-related defect that caused device failure. The investigation combined SEM with plan-view and cross-section TEM, EDX, EELS, and Z-contrast tomography. The combination demonstrates why advanced structures may need more than SEM/EDX alone.
NIST’s 1996 comparison examined SEM/EDS alongside Auger electron spectroscopy and TOF-SIMS for particle analysis, in the context of particulate contamination as a semiconductor-fabrication concern. That historical work supports the relevance of particle analysis; it does not establish a present-day yield-loss rate or current instrument performance.
Can EDX identify a contaminant reliably?
EDX can provide useful evidence about which elements are present in the area sampled. If a suspect particle shows elements unlike the surrounding material, that difference can help narrow candidate sources. The result still needs interpretation: elemental composition is not the same as a unique material identity, and it does not reveal how or when the contaminant arrived.

Several factors can complicate identification. X-ray peaks can overlap, low signal counts can make a result less certain, and specimen topography or tilt can alter measured intensities. Sample preparation can also add contamination or change fragile evidence. Preserve the images, raw spectra, acquisition conditions, and preparation history so the finding can be reviewed in context.
How accurate is SEM/EDS quantification?
A software-generated percentage is not automatically a defensible quantitative result. A 2015 methods paper describes peak misidentification, broad error in standardless concentration estimates, and strong effects from specimen topography. It also explains that high accuracy can be achieved with careful preparation and suitable k-ratio measurement practice. The practical distinction is between a useful qualitative clue and a controlled quantitative measurement.

NIST’s 2005 study found occasional misidentification of major constituent peaks by the automatic qualitative-analysis systems it tested. In those tested cases, the issue was worse at beam energies of 10 keV or lower. This is a historical result for the systems examined—not evidence that all current instruments or software fail at those energies.

Independent reader supportYour contribution helps us test, update, and keep practical guides available for everyone. When is a cross-section or another method needed?
Surface SEM imaging is useful when the defect is exposed and its morphology is the main question. A cross-section becomes relevant when the feature is buried, embedded in a film stack, or associated with an internal interface. Sectioning can expose the structure, but it can also disturb or contaminate evidence, so document the original state first.
Choose the next method according to the unanswered question, not simply because a technique is available:
| Unanswered question | Method contribution | Important consideration |
|---|---|---|
| What does the defect look like, and where is it? | SEM images surface morphology at high magnification. | A buried feature may require cross-sectioning. |
| Which elements are present in the selected area? | EDX/EDS analyzes characteristic X-rays from a point, region, or map. | Peak overlap, counts, and specimen geometry affect interpretation. |
| What is the chemical or bonding state? | Methods such as Auger spectroscopy or TOF-SIMS may add information for particle analysis; EELS was used in the cited FinFET case. | Elemental EDX results alone do not establish chemical state. |
| What is the nanoscale internal structure? | TEM and tomography can add structural information; TEM and Z-contrast tomography were used in the cited FinFET case. | More advanced characterization may require additional preparation and complementary evidence. |
Before committing to a method, consider defect size and depth, the spatial resolution required, specimen shape and layering, whether qualitative identification is enough, and whether beam exposure, coating, cleaning, or sectioning could alter the evidence.
What makes an SEM/EDX conclusion convincing?
A persuasive failure analysis connects multiple evidence streams: electrical behavior, documented sample condition, SEM morphology, EDX spectra or maps, and relevant process knowledge. It distinguishes what the instruments directly show from what the analyst infers. A spectrum can support a candidate material source; a causal conclusion should also fit the device structure, manufacturing history, and observed failure.
For semiconductor manufacturing context, NIST’s particle-analysis comparison (1996) discusses SEM/EDS alongside Auger and TOF-SIMS; Lowry’s microelectronics failure-analysis article (1999) presents the diagnostic sequence and case examples; an ASM ISTFA abstract (2017) illustrates combined methods for a FinFET defect; and a 2015 methods paper discusses quantitative EDS limitations. ASM’s 2019 Microelectronics Failure Analysis: Desk Reference, Seventh Edition includes an EDS chapter on detectors, qualitative and quantitative analysis, elemental mapping, and mapping artifacts.
