EUV Lithography vs. Nanoimprint Lithography: How Do They Compare?

EUV projects 13.5 nm light; nanoimprint lithography presses a patterned mold into resist. Compare their mechanisms, resolution claims, manufacturing maturity, energy and cost claims, defect risks, overlay, throughput and the evidence still needed before choosing one for a chip layer.

Short answer: EUV lithography projects 13.5 nm light through precision optics to print a pattern, while nanoimprint lithography (NIL) presses a patterned mold into resist and transfers the pattern by contact. EUV is an established technology in high-volume manufacturing of leading-edge chips; NIL promises lower power use and cost in some applications but still faces practical-implementation challenges. The available official material does not establish a reliable overall winner for yield, throughput, defectivity, overlay, or total cost per good wafer.

What EUV lithography does

Extreme ultraviolet (EUV) lithography is a projection process. A mask carries the circuit pattern, and an optical system projects that pattern onto a resist-coated wafer. The light source operates at a 13.5 nm wavelength, according to ASML’s EUV system description. Because the wavelength is much shorter than that used by older deep-ultraviolet techniques, the projection system can resolve smaller printed features when the rest of the process is controlled to match.

The mask image is reduced and projected rather than physically touching the wafer. That separation allows the wafer stage and optics to scan the image across the wafer while keeping the patterned mask away from the resist surface. In a production line, EUV exposure is one step in a larger sequence that includes coating, exposure, post-exposure treatment, development, etch, deposition, cleaning, metrology, and repeated alignment to earlier layers.

High-NA EUV

ASML’s High-NA platform increases numerical aperture from 0.33 to 0.55. Its current product page states an 8 nm resolution for the 0.55-NA system; the figure is a vendor specification for that system, not a universal feature size that every process will print. ASML explains the numerical-aperture change in its High-NA EUV overview and lists the 8 nm specification on the EUV product page.

ASML also reports that its first High-NA EUV lithography system was delivered in December 2023. A delivery is a technology and equipment milestone; it does not, by itself, prove broad production adoption or a particular customer’s yield.

What nanoimprint lithography does

Nanoimprint lithography transfers a pattern mechanically. A mold (also called a template) contains the desired relief pattern. The tool brings that mold into contact with a layer of imprint resist, presses or otherwise conforms the resist to the mold features, and then cures the resist so the pattern remains when the mold is removed. Canon explicitly distinguishes its NIL equipment from conventional light-source-based lithography in its semiconductor technology overview.

Instead of creating an aerial image with a projection lens, NIL relies on the physical fidelity of the mold and the uniformity of the resist film. The patterned resist then serves as an etch mask or as an intermediate layer in the same kind of downstream pattern-transfer sequence used by other lithography methods.

Canon’s stated NIL positioning

Canon says NIL can support miniaturization with lower power consumption and lower cost, while also acknowledging challenges in practical application. Those are Canon’s claims about the technology’s potential; they are not independent, fab-wide measurements of cost per good wafer. Canon’s 2024 business overview describes a system launched in 2023 with a 5 nm-node capability claim. A process-node label is not interchangeable with a measured isolated line width, pitch, overlay budget, or production yield.

How the two processes transfer a layer

EUV exposure sequence

  1. Coat: A wafer receives a thin EUV-sensitive resist film and is prepared for exposure.
  2. Align: The wafer is aligned to marks from earlier layers so the new pattern lands in the intended location.
  3. Project: 13.5 nm EUV light illuminates the mask, and precision optics project the reduced image onto the moving wafer.
  4. Develop: Chemical development removes the exposed or unexposed portions, depending on the resist tone, leaving the resist pattern.
  5. Transfer and inspect: Etch or another process transfers the resist image into the underlying film, followed by cleaning and metrology.

The projection architecture means the mask and wafer do not make pattern-forming contact. It also means the complete result depends on source stability, optics, mask quality, resist behavior, focus, dose, stage control, and overlay to previous layers.

NIL imprint sequence

  1. Prepare the wafer: Coat the wafer with imprint resist and condition the surface for uniform spreading.
  2. Align the mold: Position the patterned mold against wafer alignment marks and the target field.
  3. Contact and fill: Bring the mold into the resist so the liquid or softened material fills the nanoscale cavities and reproduces the relief pattern.
  4. Cure: Solidify the resist while the mold remains in place.
  5. Separate: Release the mold without tearing the resist pattern or leaving unacceptable residue.
  6. Transfer and inspect: Etch the pattern into the device layer and inspect for missing features, particles, distortion, and alignment errors.

Because the mold touches the resist, NIL performance is tightly linked to mold cleanliness, release behavior, resist fill, particle control, and the durability and fidelity of the template. Contact can be an advantage for direct pattern replication, but it introduces failure modes that do not arise in the same form in a non-contact projection exposure.

Side-by-side comparison

Comparison axis EUV lithography Nanoimprint lithography How to interpret the evidence
Pattern-transfer mechanism Projection exposure using 13.5 nm EUV light and precision optics. Physical transfer from a patterned mold in contact with resist. The mechanisms are fundamentally different; a smaller wavelength does not make the processes directly equivalent.
Published resolution figure ASML states 8 nm resolution for its 0.55-NA High-NA system. Canon describes NIL as a miniaturization route and reports a 5 nm-node system claim in its 2024 business overview. Resolution and process node are different metrics. Neither number alone predicts printed dimensions or yield.
Numerical aperture ASML says High-NA EUV raises NA from 0.33 to 0.55. Not stated in the cited Canon material; NIL does not use a projection numerical aperture in the same way. Do not fill the NIL cell with a guessed optical equivalent.
Energy and equipment cost ASML discusses EUV as enabling fewer process steps in some contexts and cost-effective scaling. Canon claims lower power consumption and lower cost. These are vendor positions expressed in different contexts, not a comparable total-cost-of-ownership study.
Manufacturing status ASML says EUV is used in high-volume manufacturing of leading-edge chips. Canon describes work toward mass implementation and notes practical challenges. A system delivery or capability claim is not proof of high-volume yield.
Throughput, defectivity, yield, overlay No directly comparable independent figures are established here. No directly comparable independent figures are established here. Any numerical ranking on these metrics would require matched process, wafer, layer, and inspection data.

Resolution is not the same as a process node

It is tempting to compare ASML’s 8 nm resolution statement with Canon’s 5 nm-node claim and declare NIL more capable. That conclusion would mix unlike quantities. A lithography resolution specification describes a stated imaging capability under defined conditions. A node name is a technology-generation label that can encompass transistor architecture, contacted pitch, metal pitch, design rules, and the full process integration scheme. Neither value, by itself, tells you the smallest production feature, the overlay margin, the defect rate, or the number of wafers that meet specification.

The correct comparison asks what each tool prints on the exact layer in question, with the same resist stack, etch process, alignment target, inspection rule, and acceptance criteria. A fab should request patterned-wafer data rather than infer capability from a headline number.

Where EUV has the stronger case

Established leading-edge production role

ASML states that EUV plays a role in high-volume manufacturing of leading-edge chips. That installed production role matters because a fab evaluates not only the scanner but also service infrastructure, process recipes, metrology, operator training, supply continuity, and the ability to run repeatably across many lots. The statement does not mean every layer or every chip uses EUV; it identifies EUV as a production technology for leading-edge manufacturing.

Non-contact patterning

EUV projects an image without pressing a template into the resist. This removes direct mold-to-resist contact as a pattern-transfer step. It does not eliminate particles, mask defects, resist variation, or overlay error, but the dominant mechanical interface is different from NIL’s.

A path for continued optical scaling

The move from 0.33 to 0.55 numerical aperture is intended to extend optical projection capability. High-NA equipment is complex and its deployment is still developing, yet the architecture gives process engineers a defined route for improving imaging performance within the EUV ecosystem.

Where NIL may have the stronger case

Potentially lower energy and capital burden

Canon positions NIL as a lower-power, lower-cost route to miniaturization. If a specific layer can be imprinted with acceptable alignment, defectivity, and cycle time, avoiding a light-source projection system could reduce the energy and equipment burden for that layer. The public claims do not establish how those savings compare after mold fabrication, cleaning, maintenance, inspection, resist consumption, and yield loss are included.

Direct pattern replication

A mold contains the pattern that is replicated into the resist. For suitable designs, this can simplify the imaging problem: the tool is reproducing a template rather than forming a projected aerial image for every field. The trade-off is that the template must be manufactured, inspected, kept clean, aligned, and released without damage or residue.

Possible fit beyond the most demanding logic layers

NIL can be attractive where a repeated pattern, a high replication fidelity, or a lower-power process is more important than the particular advantages of optical projection. The right choice depends on layer requirements and integration data, not on a blanket claim that NIL replaces EUV across an entire chip.

The manufacturing trade-offs a fab must examine

Overlay and alignment

Every new layer must align with structures already on the wafer. EUV uses stage and alignment systems within a projection scanner; NIL must align the mold before contact and preserve that registration through filling, curing, and separation. The relevant question is the demonstrated overlay distribution on the target layer, including wafer-level and field-level distortions, not which mechanism sounds more precise.

Defects and contamination

In EUV, defects can originate in the mask, resist, optics environment, wafer handling, or downstream processing. In NIL, particles or damaged template features can be copied into multiple fields, while incomplete fill, residual layers, sticking, and demolding damage can create additional defects. A fair comparison must count defect types using the same inspection sensitivity and wafer-acceptance rule.

Throughput and cycle time

Neither cited source supplies directly comparable wafers-per-hour data. EUV throughput depends on dose, source power, scan strategy, resist sensitivity, and the number of exposures required for the layer. NIL throughput depends on dispense, alignment, contact, fill, cure, separation, and template handling times. A tool with a short nominal exposure is not automatically faster if alignment, cure, inspection, or rework dominates the cycle.

Mask or mold economics

EUV requires masks and the associated inspection and handling ecosystem. NIL requires high-fidelity molds whose lifetime, cleaning schedule, repairability, and replacement cost affect the economics of every replicated wafer. A cost-per-wafer model must include consumables and yield, not just the purchase price or rated power of the tool.

Process integration

The resist pattern is only useful if it survives development, etch, cleaning, and subsequent thermal and chemical steps. NIL’s residual layer and demolding behavior must fit the etch stack. EUV resist sensitivity, stochastic variation, and pattern collapse must fit the same integration flow. The decisive evidence is a complete process window on the intended device layer.

Why NIL does not simply replace EUV

The question assumes that the patterning mechanism is the only difference. In practice, a chip fab optimizes an entire manufacturing system. EUV already has a role in high-volume leading-edge production, with installed tools, qualified recipes, and established control plans. Replacing it with NIL would require qualifying templates, alignment, defect inspection, resist and etch integration, maintenance, and yield on the same layers.

NIL also transfers whatever is present on the mold. A defect or contamination event can therefore have repeated consequences until the template is cleaned, repaired, or replaced. EUV has its own defect and stochastic challenges, but its non-contact projection architecture presents a different risk profile. Conversely, NIL’s direct replication and potential energy advantages may be valuable where its contact-related risks can be controlled.

That is why the defensible answer is conditional: NIL could complement, replace, or remain unsuitable for a particular layer depending on measured process performance. There is no evidence here for a universal replacement claim.

How to choose for a specific layer

  1. Define the layer: Record target pitch, critical dimensions, density, pattern type, wafer size, alignment tolerance, and allowable defectivity.
  2. Set the production target: Specify wafers per hour, uptime, lot size, ramp schedule, and the cost per good wafer the fab must achieve.
  3. Request matched data: Ask both tool paths for results on comparable resist, substrate, etch, inspection, and acceptance conditions.
  4. Measure overlay and variability: Compare within-field, field-to-field, and wafer-level distributions, not only a best-case image.
  5. Count all defects: Include particles, missing or bridged features, residual-layer variation, template damage, mask issues, and defects revealed after etch.
  6. Model the complete cost: Include tool capital, power, masks or molds, resist, maintenance, consumables, inspection, rework, downtime, and yield loss.
  7. Run an integration trial: Confirm that the pattern survives the downstream etch and cleaning sequence and that the layer aligns with neighboring levels.
  8. Evaluate supply and scaling: Check template or mask capacity, service support, spare parts, operator training, and the time required to add more tools.

What is known, and what remains unresolved

The public official material supports several concrete statements: EUV uses 13.5 nm light; ASML’s High-NA platform raises numerical aperture from 0.33 to 0.55 and lists 8 nm resolution; EUV is used in high-volume leading-edge manufacturing; and the first High-NA system was delivered in December 2023. Canon presents NIL as a mold-contact process, claims lower power consumption and cost, reports a 5 nm-node capability claim for a system described in 2024, and acknowledges practical-application challenges.

Those sources do not provide an independent, directly comparable set of wafer-per-hour, yield, defectivity, overlay, or total-cost-of-ownership results for the two technologies. A responsible buyer should treat such metrics as open evaluation items and demand data tied to the intended layer and production conditions.

Bottom line

EUV is the more established choice for the most demanding leading-edge production environments described by ASML, while NIL offers a fundamentally different contact-based route with vendor-stated potential for lower power and cost. The choice cannot be made from wavelength, numerical aperture, a node label, or a single resolution figure. It must be made from layer-specific evidence on overlay, defects, throughput, integration, and cost per good wafer.
