Choose semiconductor process equipment against the complete fab problem—not a brochure specification or purchase price. Define the process step, wafer platform, technology, process set, volume and operating conditions first. Then compare process capability, yield risk, productivity, reliability, maintainability, total cost of ownership, facility fit, utilities and integration using identical definitions and assumptions for every candidate. There is no universally best tool; the right choice is the one that meets your process and factory constraints with evidence that can be validated on your wafers.
1. Define the production problem before looking at equipment
A tool decision starts with a written production requirement. Without one, suppliers can optimize different metrics and make an apples-to-apples comparison impossible. Have the process owner, manufacturing engineering, facilities, automation, quality and finance teams approve the same baseline.

Identify the process step and wafer platform
State whether the equipment will perform lithography, deposition, etch, cleaning, CMP, thermal processing, ion implantation, metrology, inspection or another operation. Each step has different acceptance tests, consumables, contamination controls and failure modes. Record wafer diameter, substrate material, notch or orientation requirements, wafer thickness range, carriers and any product-specific handling restrictions.
SEMI E72-1016 addresses equipment footprint, height and weight for equipment processing wafers of 300 mm or greater. If your fab uses 200 mm, 150 mm or specialty substrates, use the standard as a reference but obtain platform-specific mechanical and installation requirements rather than assuming the 300 mm scope applies.

Describe technology and intended process set
Document the technology node or device generation, layer types, materials, critical dimensions, temperature limits, chemistries, film stacks and permitted process recipes. A tool that works for one material or recipe may not support another without hardware changes, qualification work or additional abatement. Ask for data collected on the relevant wafer type and product conditions, not only a generic demonstration wafer.
Set capacity and operating conditions
Specify wafers per hour or lots per day, lot size, batch versus single-wafer operation, planned operating hours, ramp schedule and expected mix. Include uptime assumptions, preventive-maintenance windows, engineering lots, rework and qualification capacity. State environmental conditions such as cleanroom classification, temperature, humidity, vibration, exhaust and chemical delivery. These inputs define the bottleneck the equipment must relieve and prevent an apparently fast tool from failing at the fab level.
2. Turn the requirement into measurable acceptance criteria
Process capability and repeatability
Define the process window before requesting quotations: allowable thickness, critical dimension, profile, uniformity, selectivity, defectivity, overlay, contamination and other characteristics relevant to the step. Require repeatability across wafers, lots, chambers and shifts, and specify how many runs and what product mix will be used for acceptance. Public SEMI cost-of-ownership and productivity guides establish evaluation concepts, but they do not prescribe a universal limit for any particular process. Your process owner must set those limits.

Yield and quality evidence
Ask how the candidate tool affects excursions, scrap, rework, misprocessing and downstream yield. Separate demonstrated data from projections. Require defect maps, excursion history, chamber-to-chamber matching data and corrective-action records when available. If a supplier quotes a yield or defect figure, record wafer type, recipe, measurement method, sample size and measurement period. A number without those conditions cannot be compared fairly.

Compatibility with the intended process set
List every recipe family, material, carrier, sensor and option needed at production release. Confirm whether the tool can run future variants without a major retrofit. Check software recipe control, access permissions, data formats, traceability and interfaces with your manufacturing-execution and factory-control systems. Treat optional hardware as a cost and schedule item, not as an assumption.
3. Compare productivity, reliability and maintainability with common definitions
Supplier terms such as “throughput” or “uptime” often hide different exclusions. Require a common measurement plan. SEMI E79-0422 defines metrics and calculations for equipment productivity, including overall equipment efficiency (OEE). SEMI’s E10/E79 materials address reliability, availability, maintainability and utilization.
Use a fixed measurement window
For each candidate, state the measurement period, included recipes, lot size, engineering time, planned maintenance, unplanned downtime, idle time, quality holds and material shortages. Ask suppliers to report raw event data as well as calculated values so your team can reproduce the result.
Quick wins for a faster PC:
Fix the driver behind crashes, sound loss and screen glitchesFind Drivers →Repair Windows errors before they cause bigger problemsFix Now →| Metric | What to request | Why the definition matters |
|---|---|---|
| Throughput | Completed wafers or lots per hour by recipe, including stated load and unload assumptions | Cycle time and handling assumptions can make two quoted rates incomparable |
| Availability | Time available for production, with planned and unplanned downtime classified | Excluding scheduled maintenance can overstate production time |
| Utilization | Production time divided by the defined available time, with idle and waiting states shown | A highly available tool can still be underused or starved |
| OEE | Availability, performance and quality components, with each component’s formula | Different quality or speed exclusions change the result |
| Reliability | Failure frequency, mean time between failures and event categories for the intended configuration | Reliability depends on the recipe, options and operating environment |
| Maintainability | Mean time to repair, preventive-maintenance duration, skills and parts required | Service effort determines practical capacity and staffing |
Validate claims on your process
Use a staged qualification: factory acceptance testing, site acceptance testing, process qualification and an extended production demonstration. Keep the recipe, wafer type, measurement tools and pass/fail rules fixed. A supplier claim remains a claim until it is demonstrated under your facility and process conditions.

4. Calculate total cost of ownership, not just the purchase price
Capital price is only one input. The current SEMI E35-1022 guide provides standard cost-of-ownership metrics for evaluating unit production-cost effectiveness. It explicitly notes that a full calculation can require proprietary data and is coupled to factory yield and the related cost of yield loss.
Build a transparent cost model
For each option, model the same ownership period and production volume. Include:
- Acquisition, options, installation, qualification and facility modification.
- Consumables, process gases, chemicals, targets, liners, filters and wafer handling materials.
- Electricity, cooling water, exhaust, abatement, ultrapure water and waste treatment.
- Preventive and corrective maintenance, spare parts, service contracts, calibration and software support.
- Labor for operators, technicians, engineers, training and shift coverage.
- Downtime, lost capacity, engineering lots, rework, scrap and the cost of yield loss.
- Decommissioning, removal, relocation and residual-value assumptions where relevant.
Show each input as a direct value, a supplier quote or a fab assumption. Identify one-time versus recurring costs, currency and region, escalation assumptions, expected utilization and the sensitivity of unit cost to throughput, uptime, consumables and yield. Do not insert an industry “typical” figure when the fab has no evidence for it; mark the input as an assumption and test how the decision changes if it is wrong.
Connect cost to yield and capacity
A lower-priced tool can be more expensive if it creates defects, consumes more material, requires longer maintenance or becomes a bottleneck. Conversely, a higher acquisition price may be justified by validated capacity or lower cost per good wafer. Calculate cost per good wafer or unit only after applying the same yield definition and production mix to every candidate.

5. Prove that the equipment fits the facility
Check dimensions, mass and service space
Request both shipping and installed dimensions, total and point loads, center of gravity, seismic requirements, anchoring, vibration limits, door and elevator clearances, and the space required to open panels or remove modules. Draw the equipment and its service envelope on the actual bay layout. Include operator access, robot paths, gas cabinets, chemical cabinets, exhaust ducts, abatement and emergency egress.
Separate main-fab and subfab requirements. Pumps, transformers, chillers and abatement may sit below the tool yet still determine floor loading, heat rejection, noise, access and maintenance time. Confirm move-in routes, rigging points, temporary staging and whether installation requires a shutdown of neighboring tools.
Confirm utility quality and capacity
Create a point-of-connection schedule for electrical power, chilled water, cooling water, compressed air, nitrogen, vacuum, process gases, chemicals, exhaust, drainage, data and fire protection. Record voltage, phase, pressure, flow, temperature, purity, redundancy and allowable transients. Ask for maximum and normal demand, startup surge and the quality monitor locations.
Do these 3 things before closing this tab:
1Scan for outdated or missing drivers - takes under a minute2Clear out junk files and repair common Windows errors3Fix the driver behind crashes, sound loss and screen glitchesFor processes that depend on ultrapure water, use the purchase and operating-control guidance in SEMI F63-1224 to define the required water performance, monitoring and control responsibilities. Do not treat a utility name such as “UPW” as a complete specification; the equipment and facility teams must agree on point-of-use conditions and alarm responses.

6. Evaluate integration and fab-level effects
A tool is part of a flow, not an isolated asset. Map its impact on dispatching, lot travel, automation, recipe management, metrology feedback, operator staffing, maintenance windows and upstream or downstream queues. Identify whether the tool introduces a new constraint, shifts a bottleneck or requires parallel capacity for qualification and production.
The Fab Owners Alliance describes its FabMAX benchmark as covering more than 200 fab operating metrics, including tool availability, utilization, yield, cost and top constraints. That figure describes the benchmark’s scope, not a performance target for your purchase. Use the categories as a checklist for the factory business case and define your own targets from the production plan.
Assess automation and data readiness
- Verify carrier standards, load ports, automated-material-handling interfaces and manual fallback procedures.
- Confirm host communication, alarms, event logs, time synchronization, recipe version control and cybersecurity responsibilities.
- Specify data ownership, retention, export formats and access for fault detection, predictive maintenance and process control.
- Test integration with dispatch, maintenance-management, quality and statistical-process-control systems before production release.
Plan people and service
Document staffing by shift, required certifications, training time, remote-support arrangements, local field-service coverage, spare-parts stock, response time and escalation paths. Ask what work must be performed by the supplier and what your technicians can safely do. A maintainable design with parts and expertise available in your region may outperform a nominally faster tool that waits for a specialist.

- Issue one requirements document. Include process, wafer, product mix, capacity, environment, utilities, layout, data interfaces, acceptance tests and commercial assumptions.
- Request a standardized data sheet. Require every supplier to use the same metric definitions, measurement window, exclusions, recipe set and units.
- Collect evidence. Obtain process results, defect data, event logs, maintenance history, utility loads, footprint drawings, service plans and references for comparable configurations.
- Normalize the economics. Put acquisition, operating, maintenance, facility, labor, downtime and yield-loss inputs into one cost-of-ownership model.
- Run technical and facility reviews in parallel. Do not wait until purchase approval to discover that subfab, exhaust, floor loading or move-in access is inadequate.
- Qualify at the site. Execute agreed acceptance tests, then monitor productivity, quality and reliability through a defined production-demonstration period.
- Record residual risk and ownership. Assign each open item to the supplier or fab team, set a due date and state the commercial remedy if a requirement is missed.
8. Common selection mistakes and how to avoid them
- Choosing by brochure throughput: Replace a headline rate with recipe-specific throughput that includes handling, maintenance and quality holds.
- Comparing unlike OEE or uptime figures: Publish one formula, event taxonomy and measurement period for all bids.
- Ignoring yield loss: Put scrap, rework and downstream impact into the ownership model rather than treating them as quality-team issues.
- Leaving facilities until late design: Review installed dimensions, service clearances, subfab loads and utility quality before commercial selection.
- Assuming a standard covers every wafer size: Check the scope of the cited standard; SEMI E72’s stated scope is 300 mm or greater, so validate other platforms separately.
- Accepting unqualified supplier projections: Tie claims to a recipe, wafer, sample size, measurement method and acceptance test at your site.
- Optimizing one tool instead of the flow: Model queues, staffing, automation, cycle time and adjacent constraints so local gains do not create a fab bottleneck.
9. A decision matrix your team can sign off
| Decision axis | Required evidence and questions |
|---|---|
| Process capability | Process window, repeatability, contamination and intended recipe coverage on the relevant wafer and product |
| Yield and quality | Defect, scrap, rework and yield-loss assumptions with measurement method and comparable conditions |
| Productivity and RAM | Throughput, OEE, availability, utilization, reliability and maintainability using common definitions and a stated window |
| Cost of ownership | Acquisition, operating, maintenance, EHS, facility, labor, downtime and yield-loss inputs, with assumptions disclosed |
| Facility and installation | Installed footprint, height, weight, service envelope, move-in route, main-fab/subfab needs and floor loads |
| Utilities | Normal and peak demand, quality, point-of-use conditions, monitoring, redundancy and alarm ownership |
| Fab integration | Automation, data, staffing, cycle time, queue impact, bottleneck risk and support model |
Score candidates only after every cell has evidence or an explicitly labeled assumption. A weighted score can help organize discussion, but it should not conceal a failed process requirement or an unresolved facility hazard. Any non-negotiable criterion should remain a gate, not merely another point in the total.
Conclusion: select the tool that fits the whole fab
The defensible choice is the equipment that meets the defined process window on the intended wafers, delivers validated productivity and reliability, has a transparent cost per good wafer, fits the building and utilities, and can be supported by your people and systems. Use SEMI E35, SEMI E79, the E10/E79 metric guidance, SEMI E72 and SEMI F63 to make definitions consistent, then validate the supplier’s claims in your own process and facility. These frameworks improve the decision; they do not replace process-owner limits, site engineering or qualification data.
