Ferroelectric memory does not have one universal lifetime. Its endurance (how many polarization-switching operations it survives) and retention (how long it preserves distinguishable states without rewriting) depend on the cell architecture, ferroelectric composition, interfaces, electric-field pulses, temperature and failure criterion. In hafnium-oxide (HfO2)-based devices, the central retention problem is imprint: charge becomes trapped at interfaces and mobile charged defects migrate through the ferroelectric, gradually favoring one polarization direction. Repeated high-field switching creates a separate endurance problem. Because these mechanisms interact with the stack and read/write circuit, a result for 1T1C FeRAM cannot be treated as a rating for an FeFET or a ferroelectric tunnel junction (FTJ).
Ferroelectric memory is a family of devices, not one specification
The term covers several cell designs, including one-transistor/one-capacitor (1T1C) FeRAM, ferroelectric field-effect transistors (FeFETs) and FTJs. They all use switchable polarization, but they store and sense information differently. The electric field, current path, read operation and dominant failure mode therefore change with the architecture.

A 2023 Advanced Materials review of fluorite-structured ferroelectrics identifies endurance, retention, imprint and device-to-device variation as continuing challenges. It also describes the difficulty of forming homogeneous films with a preferred crystal orientation while suppressing nonferroelectric phases. Those process variables can make a selected laboratory cell look substantially better than an entire wafer or production array.

Why stored polarization fades: retention and imprint
Retention is the preservation of two readable states
Retention is not simply whether electric dipoles remain present. A memory must preserve two states that the sensing circuit can still distinguish. A state can become harder to read when its polarization shrinks, when the opposite state becomes energetically unfavorable, or when the read margin drifts below the specified threshold.
Imprint creates a preferred polarization direction
In HfO2-based memory, imprint is a time-dependent shift toward one polarization direction. As the preferred direction strengthens, switching into the opposite state requires more field or becomes incomplete. The result can be a reduced memory window, asymmetric switching and eventual loss of a usable state even though some polarization remains.
A 2022 Physical Review Applied study by Vitalii Mikheev, Ekaterina Kondratyuk and Anastasia Chouprik models this evolution as an interaction between charge injected into interface traps and mobile charged defects that migrate through the functional layer. The model includes two domain populations with different rates of imprint evolution and reports agreement with experiments on Hf0.5Zr0.5O2 capacitors. That validation applies to the studied material and capacitor structure; it is not proof that every ferroelectric memory stack follows the same kinetics.

Electrodes, dielectric interlayers and the ferroelectric interfaces determine where charge is injected and how defects move. A small change in deposition, anneal, oxygen vacancy concentration or interlayer thickness can alter the internal field and the balance between polarization states. In an FTJ, the review notes that retention and conductance contrast can depend strongly on interlayer thickness, so a conductance ratio measured immediately after writing does not by itself predict long-term data storage.

Why a “10-year retention” statement needs qualification
The electronics industry commonly frames nonvolatile retention around 10 years, but that figure is a target or comparison standard rather than a universal legal requirement. The APS paper emphasizes that direct observation of the actual polarization loss over 10 years would require waiting 10 years. It also notes that no unified retention test exists across ferroelectric memory technologies.
Researchers therefore use accelerated stress, shorter measurements and physical models. The APS authors describe an express model-based approach that can produce a prediction for a particular sample in about one hour, compared with conventional retention tests that usually take at least several days. That one-hour result is a study-specific demonstration, not a guaranteed qualification time for every device, stack or temperature. A credible claim must identify the measured interval, acceleration conditions and model assumptions, and distinguish directly observed data from extrapolated behavior.
Temperature is especially important in an accelerated test. Higher temperature can speed defect motion and charge-trapping processes, but the acceleration law must match the mechanism being modeled. If a test changes the failure mechanism, an apparently precise extrapolation can be misleading.

Why repeated writes consume endurance
Endurance is a cycling limit, not a calendar limit
Endurance is the number of write or polarization-switching cycles a cell completes before it fails a stated criterion. The criterion might be a minimum polarization, memory window, read-current ratio, threshold-voltage separation or bit-error limit. A cell can retain data for years while being unsuitable for an application that rewrites it constantly, or survive many cycles while losing an unwritten state through imprint.

High coercive field helps scaling but increases stress
HfO2 ferroelectrics have a relatively high coercive field. That property helps make scaled FeFET operation possible because a compact gate stack can still switch, but it also raises the voltage stress placed on the ferroelectric and its interfaces. Halid Mulaosmanovic, Patrick D. Lomenzo, Uwe Schroeder, Stefan Slesazeck, Thomas Mikolajick and Benjamin Max wrote in a 2021 IEEE IRPS contribution: “In particular, the high coercive field of ferroelectric hafnium oxide is a double-edged property that helps to enable scaled FeFET devices on the one hand, but also makes the optimization of imprint and field cycling endurance a difficult task.”
Each switching pulse can change trapped charge, move defects, alter domain-wall configurations or create additional leakage paths. Pulse amplitude, duration, rise time, polarity balance and spacing all matter. A result obtained with short laboratory pulses cannot be transferred to a system that uses longer or more frequent writes without checking the electrical stress equivalence.
Switching speed and endurance can trade off
The fluorite-ferroelectric review describes a tradeoff between switching speed and endurance. Stronger or longer pulses may switch a larger fraction of domains quickly, yet increase field-cycling damage and charge injection. Conversely, gentler pulses may extend cycling life but leave incomplete switching or reduce throughput. A fast-switching demonstration therefore does not establish a high-cycle lifetime.

How the three main architectures experience reliability stress
| Architecture | How information is stored and read | Distinctive endurance or retention stress | Interpretation caution |
|---|---|---|---|
| 1T1C FeRAM | Polarization is stored in a ferroelectric capacitor and sensed through the access transistor. | The review describes a destructive read: sensing the capacitor disturbs its polarization, so the original state must be rewritten after each read. | Read traffic itself contributes switching stress; write-only endurance figures understate system-level activity when reads are frequent. |
| FeFET | Ferroelectric polarization shifts the transistor threshold voltage, creating distinguishable conductance states. | Gate-field cycling, interface trapping and threshold-window drift influence both endurance and retention. HfO2‘s coercive field is central to the voltage and scaling tradeoff. | A threshold-voltage window measured immediately after programming is not equivalent to a decade-retention guarantee. |
| FTJ | Polarization modulates tunneling resistance or conductance through a ferroelectric barrier and associated interfaces. | Defect migration, barrier changes and interlayer thickness can alter the resistance contrast over time and during cycling. | Report the resistance states, read bias and interlayer structure; conductance retention is not interchangeable with capacitor polarization retention. |
These distinctions explain why a single “ferroelectric memory endurance” number is not technically meaningful without an architecture label.

Material and manufacturing limits
Ferroelectric phase control
Fluorite-structured ferroelectrics must be processed so that the desired polar phase forms instead of nonferroelectric phases. Film thickness, dopants, annealing, electrode constraint and orientation influence the phase mixture. Nonuniform phase content produces cells with different coercive fields, switching fractions and leakage, widening the distribution of retention and endurance.
Device-to-device variation
Variation is not merely a statistical nuisance. If one region of an array has more interface traps or a different domain distribution, it may imprint faster or require a different switching pulse. Qualification must therefore examine distributions, worst-case cells and array-level error rates rather than reporting only the best device.
Interfaces and interlayers
Interfaces serve as both electrical control points and defect reservoirs. They can improve leakage or field distribution while introducing traps that accelerate imprint. In FTJs, changing an interlayer can increase initial resistance contrast but also modify defect transport and retention. The stack must be optimized as a system rather than by maximizing one immediate metric.
How to evaluate an endurance or retention claim
Use the following checklist before comparing two published results or accepting a vendor specification:
Best Value
- Identify the cell: record whether it is 1T1C FeRAM, FeFET or FTJ, and whether the result is from a single device, a test structure or an array.
- Record the material stack: note ferroelectric composition, thickness, electrodes, dielectric interlayers, anneal and any reported domain or orientation information.
- Separate stress types: distinguish write pulses, read pulses, erase operations and idle retention. For FeRAM, include the rewrite that follows a destructive read.
- Capture electrical conditions: write down field strength or voltage, pulse width and shape, polarity sequence, duty cycle, read bias and temperature.
- Define failure: determine whether failure means loss of polarization, a threshold-window limit, a resistance-ratio limit, leakage, bit errors or another criterion.
- Check measurement versus prediction: label every retention interval as directly measured, accelerated or model-extrapolated. Ask what acceleration law and model scope were used.
- Inspect distributions: look for median and worst-case behavior, spread across cells, and post-cycling retention. A best-cell curve cannot represent array yield.
- Compare like with like: do not rank a high-temperature accelerated FeFET estimate against an ambient single-cell FTJ measurement as if they were the same test.
How long does ferroelectric memory retain data?
The evidence does not establish one retention duration for all ferroelectric memories. Ten years is the commonly cited industry framing, but the APS study explains why proving actual polarization loss over that interval requires a decade-long observation or a validated acceleration model. HfO2-based retention is governed by imprint, interface charge and mobile defects, and the rate depends on the specific stack and conditions.
A responsible retention statement therefore looks like: architecture and material identified; temperature and bias stated; state-distinction failure criterion given; measured interval separated from extrapolated interval; and model validation described for the relevant structure. Without those details, “10-year retention” is a marketing-style endpoint rather than a reproducible engineering result.
How many write cycles can ferroelectric memory handle?
The sources considered here do not establish a current, cross-architecture commercial cycle count. Endurance depends on pulse stress, coercive field, interfaces, defect population, switching speed and the failure threshold. A cycle number without those conditions cannot be generalized from one FeRAM, FeFET or FTJ result to another.

Include refresh or rewrite behavior, error-recovery writes and any destructive-read rewrite. Then test the expected workload, not only an ideal alternating pattern, because asymmetric data patterns and idle periods can produce different imprint and defect histories.
What designers can do to improve reliability
- Optimize the complete stack: balance coercive field, leakage, interface traps, phase composition and electrode constraints instead of optimizing switching voltage alone.
- Use workload-aware cycling: qualify realistic write frequency, pulse timing and read-to-write ratios for the target product.
- Measure retention after cycling: a fresh-cell retention curve does not reveal how prior field stress changed imprint or the read margin.
- Characterize distributions: include wafer, lot, temperature and array-location variation, with a stated worst-case criterion.
- Keep architecture-specific models: a polarization model for a capacitor may not predict FeFET threshold drift or FTJ conductance evolution without additional interface and transport terms.
- Report uncertainty: state confidence limits, extrapolation range and the conditions under which the model was validated.
Bottom line for readers comparing specifications
Ferroelectric memory loses practical lifetime through two linked but different pathways: time-dependent imprint reduces retention, while repeated electric-field cycling degrades switching endurance. In HfO2, interface-trapped charge and migrating defects are central to the retention model, and the high coercive field creates a speed, scaling and endurance tradeoff. Architecture, stack and test protocol determine the result, so no universal retention period or write-cycle count can be quoted responsibly without those labels.
