Hyper NA is a proposed next step beyond ASML’s current High-NA EUV lithography—not a machine ASML has committed to build. A paper by engineers from ASML and optics partner Carl Zeiss describes a system with a numerical aperture of at least 0.75 and potential to print features as small as 5 nanometers. Reuters reported on October 8, 2026, that the engineers estimate it could be ready in about 10 years. That is a research and development horizon, not a scheduled launch date.
What is Hyper NA lithography?
Hyper NA is the name given to a proposed extreme-ultraviolet (EUV) lithography system with a numerical aperture (NA) of at least 0.75. It is presented as a possible extension beyond ASML’s current 0.55-NA TWINSCAN EXE High-NA platform. The concept is described in the 2026 paper “Hyper-NA: a system with a numerical aperture of at least 0.75,” by Michael Patra, Heiko Feldmann, Jens Timo Neumann and Gerardo Bottiglieri, published in Journal of Micro/Nanopatterning, Materials, and Metrology, volume 25, issue 4, article 041807.

The paper’s reported potential is to print features as small as 5 nanometers. This is a projected feature size, not a demonstrated production result or a chip-generation label. A marketed node name should not be read as a direct measure of a specific printed feature.
Reuters’ report, republished by Channel NewsAsia, says ASML has begun development, but has not committed to producing a Hyper-NA machine. The report describes the system as a possibility being explored, not an announced commercial product.

How could Hyper NA differ from High NA?
ASML explains that lithography patterns silicon using light and that resolution depends on the light’s wavelength, the optics’ numerical aperture and process optimization. A higher NA lets the optical system gather and focus light in a way that can resolve smaller structures. Hyper NA’s proposed NA of at least 0.75 would exceed the 0.55 NA of ASML’s current High-NA EUV platform.
| Attribute | High-NA EUV | Hyper NA |
|---|---|---|
| Numerical aperture | 0.55 for ASML’s TWINSCAN EXE platform, according to ASML’s 2025 annual report. | At least 0.75, according to the 2026 paper’s title and bibliographic summary. |
| Resolution potential | ASML describes the platform as extending chipmakers’ shrink roadmaps; the cited annual-report material does not give a comparable specific feature-size figure. | Features as small as 5 nanometers are a potential reported by Reuters from the paper, not a production demonstration. |
| Technology carryover | Existing EUV platform. | Reuters reports that much of the existing technology could be reused, including ASML’s current light source. The paper says it “can be reused as is”; the report also says Zeiss can already make mirrors precise enough for Hyper NA. |
| Maturity and timing | ASML said it expected the EXE platform to start supporting high-volume manufacturing in 2027; this is a company forecast, not a Hyper-NA milestone. | Engineers’ reported estimate is about 10 years from the October 2026 report. ASML has not committed to production, and no firm manufacturing schedule is stated. |
The available summary of the paper identifies optical architecture, resolution potential, reticle three-dimensional effects, polarization and extension of the existing EUV ecosystem as topics. It does not establish enough detail to explain the proposed optical design or its constraints, so more specific design claims would be premature.

Why does the 10-year estimate need context?
“About 10 years” is an estimate reported in October 2026, which points to a possible horizon around 2036—not a confirmed readiness date. The report says ASML has started development but has not decided to produce the machine. It does not state a manufacturing schedule or establish that a system has been built, qualified or adopted by chipmakers.
High-NA itself is at a much nearer but still distinct stage. ASML’s 2025 annual report says it expected its EXE platform to begin supporting high-volume manufacturing in 2027. The same report says the first TWINSCAN EXE:5200B shipped in April 2025 and customers had run more than 400,000 wafers on High-NA EUV systems by the end of 2025. These are company-reported High-NA milestones; they do not demonstrate Hyper-NA readiness.

Why pursue a higher-NA EUV system?
ASML says EUV lithography is used on critical layers in advanced chips. It says EUV can simplify manufacturing by helping chipmakers move from multi-patterning toward single patterning, potentially reducing masks and process steps. The company describes its EXE platform as a way to extend chipmakers’ shrink roadmaps and reduce the need for double- or triple-patterning. Those are ASML’s stated aims for High NA; the reported Hyper-NA proposal builds on the broader effort to print smaller structures, but its eventual manufacturing benefits are not established.
ASML identifies itself as the only manufacturer of EUV lithography systems. The reported prospect of reusing parts of the existing EUV ecosystem—including the current light source—suggests Hyper NA is being considered as an extension of that approach rather than an entirely separate light-source platform. It does not, by itself, show how much of a future production machine could carry over.

What is known—and not yet established
- Established in the reporting: ASML and Zeiss engineers published a paper proposing a system with NA of at least 0.75, and the paper’s potential is reported as features as small as 5 nanometers.
- Reported projection: The engineers’ readiness estimate is about 10 years as of October 2026.
- Not a production commitment: ASML has begun development but has not committed to making the machine; no firm launch or manufacturing schedule is stated.
- Technical detail remains limited: The full paper’s detailed optical architecture, constraints and qualification milestones are not established by the available abstract-level summary.
The Reuters report also mentions free-electron laser sources and X-ray lithography as other directions, but does not provide a basis for a detailed comparison. It says shorter-wavelength approaches beyond Hyper NA remain a subject of academic research.
