What is EUV lithography, and how is it different from DUV?

EUV and DUV lithography are wafer-patterning technologies used to make integrated circuits. The central difference is wavelength: advanced DUV commonly uses 193-nanometer argon-fluoride light, while EUV uses 13.5-nanometer light—more than 14 times shorter. EUV can print the most intricate layers in leading-edge chips, but it does not replace DUV. Chip manufacturers use both, because optical design, numerical aperture and process conditions matter alongside wavelength.

What EUV and DUV lithography do

Photolithography transfers a circuit pattern onto a silicon wafer coated with photosensitive material called photoresist. A projection system exposes selected areas of the resist; subsequent processing uses that pattern to define features in the chip. The same basic purpose applies to both deep ultraviolet (DUV) and extreme ultraviolet (EUV), but the light source, optical path and the layers each technology can print are different.

DUV is a family of technologies rather than one wavelength. In advanced production, the key DUV wavelength is 193 nm from an argon-fluoride (ArF) excimer laser. DUV portfolios also include 248 nm krypton-fluoride (KrF) systems and, in broader lithography portfolios, 365 nm i-line systems. EUV production systems use 13.5 nm light.

Because 13.5 nm is over 14 times shorter than 193 nm, EUV has a major resolution advantage. That does not mean an EUV tool prints every feature at exactly 13.5 nm. The printable critical dimension also depends on numerical aperture (NA), the optical design and a process factor that captures patterning conditions.

Why wavelength affects resolution

A useful way to think about lithography resolution is the Rayleigh relationship: the smallest printable critical dimension depends on wavelength, numerical aperture and a process-related factor. Shortening the wavelength generally makes smaller features possible, while increasing NA improves resolving power. Neither lever works in isolation.

This is why a direct comparison of wavelengths can be misleading. ASML reports a maximum NA of 1.35 for its highest-resolution DUV immersion machines. Its standard NXE EUV systems have NA 0.33, and its High-NA EXE systems have NA 0.55. Even with a lower NA than advanced DUV immersion, EUV can print smaller features because 13.5 nm is so much shorter than 193 nm.

Process conditions matter as well. Focus control, resist behavior, mask quality and patterning strategy all affect the critical dimension that can be manufactured reliably. Resolution numbers therefore describe a particular tool and process context, not a universal boundary for every DUV or EUV exposure.

How advanced DUV lithography works

193 nm ArF light

Advanced DUV systems commonly use an ArF excimer laser to generate 193 nm light. The projection optics use lenses to reduce and focus the mask pattern onto the resist-coated wafer. Because 193 nm light can pass through suitable optical materials, a lens-based architecture is practical.

Immersion increases numerical aperture

In DUV immersion lithography, a thin layer of water is placed between the final lens element and the wafer. Water has a higher refractive index than air, so it increases the numerical aperture of the optical path. The highest-resolution DUV systems in ASML’s portfolio reach NA 1.35 using this approach.

Immersion does not change the wavelength; it extracts more resolution from the same 193 nm source by changing the optical conditions. The wafer still has to move through the exposure field while the water layer is controlled, and the lens system must maintain extremely tight imaging tolerances.

Other DUV wavelengths remain useful

KrF systems use 248 nm light, and i-line systems use 365 nm light. Their longer wavelengths generally provide less resolution than 193 nm ArF, but many chip layers do not require the smallest possible features. Using an appropriate DUV system for those layers is more practical than applying the most advanced exposure technology everywhere.

How EUV lithography works

Creating 13.5 nm light from tin plasma

EUV systems need a specialized light source because ordinary lasers do not simply emit a useful, high-power beam at 13.5 nm. ASML describes a laser-produced-plasma source. The source fires a low-intensity laser pulse at a tiny molten tin droplet to flatten it, followed by a much more powerful pulse that vaporizes the droplet. The resulting plasma emits EUV radiation, including the 13.5 nm wavelength used for chip patterning.

In April 2025, ASML reported a 1,000-watt EUV light-source demonstration. That is a source-development milestone reported by the equipment maker, not a guarantee that every production system operates at that power or that the figure directly represents wafer throughput.

Why EUV uses mirrors and a vacuum

At 13.5 nm, EUV radiation is absorbed by most materials, including the materials used for conventional transmissive lenses. An EUV projection system therefore cannot send the light through a normal lens stack. Instead, it uses reflective multilayer mirrors inside a vacuum chamber.

Each mirror contains more than 100 carefully engineered layers designed to reflect as much EUV as possible at the required angle. Because even small losses accumulate across the optical path, mirror reflectivity and surface precision are critical. The vacuum prevents EUV from being absorbed by air before it reaches the wafer and keeps the optical path clean.

Reflective masks and pattern projection

The optical architecture also changes how the mask is handled. DUV systems project through a transmissive mask, whereas EUV systems use reflective optics and a reflective mask arrangement. The mask pattern is illuminated, reflected through the multilayer mirror system and reduced onto the resist-coated wafer. This is one reason an EUV scanner is not simply a shorter-wavelength version of a DUV scanner; the source, chamber, mirrors and mask technology all have to work as one system.

DUV versus EUV: the key differences

Characteristic DUV EUV
Wavelengths Includes 193 nm ArF, 248 nm KrF and, in broader portfolios, 365 nm i-line 13.5 nm
Typical optical architecture Lens-based projection; immersion systems place water between the final lens and wafer Multilayer mirrors in a vacuum because EUV is absorbed by most materials
Numerical aperture examples Up to 1.35 for ASML’s highest-resolution DUV immersion systems 0.33 for NXE systems and 0.55 for High-NA EXE systems in ASML’s stated examples
Resolution examples ASML’s 2025 annual-report graphic lists 38 nm for 193 nm ArF, 80 nm for 248 nm KrF and 220 nm for 365 nm i-line The same graphic lists 8 nm for 13.5 nm EUV; ASML describes NXE systems as printing 13 nm features
Light-source method Excimer lasers, including ArF and KrF sources Laser-produced plasma from tin droplets
Where it is used Across many chip layers, including layers that do not need the smallest features Particularly intricate layers in leading-edge logic and memory chips
Industry role Continues in high-volume production alongside EUV Adds capability for the most demanding layers; it does not eliminate DUV

The resolution entries in this table are ASML’s cited portfolio or system figures. They should not be read as universal limits for all tools, resist stacks or process conditions.

What the published resolution figures really mean

Two sets of figures are often quoted. ASML describes its NXE EUV systems as printing 13 nm features. In a graphic in its 2025 annual report, published in 2026, ASML pairs 13.5 nm EUV with an 8 nm resolution figure and 193 nm ArF with 38 nm. The same graphic lists 80 nm for KrF and 220 nm for i-line.

These numbers use different labels and contexts, so they should not be treated as contradictory. “Wavelength” identifies the light; “feature” describes a printed structure in a particular system; and “resolution” is a performance figure tied to the stated tool and process assumptions. A 13.5 nm wavelength does not produce a blanket promise that every line, space or transistor dimension will be 13.5 nm.

For a chipmaker, the useful question is not simply which wavelength is shorter. It is whether a complete exposure process can print the required pattern with acceptable focus, overlay, defectivity and manufacturing margin. The optical design and process factor in the Rayleigh relationship are part of that answer.

How manufacturers combine EUV and DUV

EUV handles the most intricate layers

Leading-edge logic and memory chips contain layers with very tight pitches and complex shapes. EUV is used for some of those layers because its shorter wavelength can resolve patterns that would be difficult to print with a single 193 nm exposure.

DUV handles many other layers

Most chip layers do not require the absolute smallest printable dimension. DUV tools remain well suited to those layers and continue to be used in production. A 193 nm immersion scanner can provide high resolution with a mature lens and water-based optical path, while KrF and i-line tools cover less demanding patterning steps.

Why EUV has not replaced DUV

Chip fabrication is a sequence of many patterning operations, not one exposure. Replacing every DUV step with EUV would provide no benefit where the pattern is already easy to print, while requiring a more specialized source, vacuum system and mirror-based optical path. ASML states that both technologies will be required in parallel for many years and that it is continuing to advance both.

What an EUV or DUV exposure step looks like

  1. Coat the wafer: A photosensitive resist is applied to the silicon wafer and prepared for exposure.
  2. Align the wafer and mask: The scanner positions the wafer relative to previously printed layers and brings the pattern into the exposure field.
  3. Generate and condition the light: A DUV system uses an excimer laser; an EUV system creates 13.5 nm radiation from a laser-driven tin plasma and sends it through a vacuum optical path.
  4. Project the pattern: DUV lenses, optionally with water immersion, or EUV multilayer mirrors reduce and focus the mask pattern onto the resist.
  5. Develop the resist: The exposed resist is chemically developed so that selected areas remain or are removed according to the resist tone.
  6. Transfer the pattern: Subsequent wafer-processing steps use the resist image to define structures in the underlying layer before the resist is removed and the sequence repeats.

The steps are conceptually similar for both technologies; the major difference lies in how the exposure light is generated and delivered to the wafer.

Common misconceptions about EUV and DUV

“EUV means 13.5 nm transistors”

No. 13.5 nm is the EUV illumination wavelength. Printed dimensions depend on NA, the process factor, mask and resist behavior, and the particular pattern. Product-node names and individual feature sizes are not interchangeable with the exposure wavelength.

“A higher NA always wins”

Not by itself. Advanced DUV immersion can have a higher NA than standard EUV, yet EUV can print smaller features because its wavelength is much shorter. Resolution comes from the combination of wavelength, NA and process conditions.

“EUV makes DUV obsolete”

No. EUV is reserved for selected critical layers, while DUV remains in use across the rest of the chip. The two technologies are complementary in current manufacturing.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

“All DUV tools are equivalent”

No. 193 nm ArF, 248 nm KrF and 365 nm i-line tools have different wavelengths and resolution capabilities. Calling a process “DUV” without naming the wavelength can hide important differences.

Bottom line for chip production

EUV lithography is a 13.5 nm, mirror-based, vacuum lithography technology whose light is generated by striking tin droplets with laser pulses. DUV covers several longer-wavelength, lens-based technologies, with 193 nm ArF immersion representing the most advanced common DUV approach. EUV’s shorter wavelength enables smaller and more intricate patterns, but numerical aperture and process control remain essential. In modern leading-edge fabs, EUV and DUV operate together: EUV tackles selected critical layers, and DUV continues to pattern the many layers that do not require EUV.
