For AI hardware, that package is a performance-critical system: it determines how quickly huge tensors move between compute engines and memory, how much energy each transfer consumes, how much heat can leave the device and how economically the design can be manufactured.
What advanced chip packaging means
Traditional chip design aimed to put an entire system on one large system-on-chip (SoC). Advanced packaging changes the question from “How do we fit everything on one die?” to “How do we connect several specialized dies so they behave like one system?” Intel describes this transition as moving from single SoCs to “systems of chips.” Its packaging portfolio spans conventional two-dimensional assembly, 2.5D integration, 3D stacking, embedded bridges, HBM connections and chiplet assembly and test.

A package is more than a protective cover. It contains the electrical paths, power-delivery network, heat-spreading structures and mechanical connections that let the silicon operate. In an AI accelerator, those paths can be as important as transistor count because model execution repeatedly streams large matrices and tensors between arithmetic units and memory.
The building blocks
- Die: an individual piece of silicon containing logic, memory or an interface.
- Chiplet: a deliberately modular die designed to be combined with other dies in one package. A compute chiplet, I/O chiplet and memory controller can be manufactured or updated separately.
- Interposer: a silicon layer carrying very dense wiring between side-by-side dies in many 2.5D designs.
- Embedded bridge: a smaller silicon connection placed inside the package substrate rather than using a full-size interposer.
- HBM stack: vertically stacked memory dies connected with many short, parallel links so an accelerator can access a wide memory interface.
- Package substrate: the organic or other supporting layer that routes signals and power to the circuit board.
- Thermal and power structures: heat spreaders, lids, underfill, bumps, vias and power planes that keep the assembled system reliable.
Why AI hardware needs advanced packaging
AI moves more data than conventional workloads
Training and inference repeatedly multiply large matrices. The same weights, activations and partial results may move between compute arrays and memory billions of times. If memory sits far away on a board, each transfer crosses longer traces, connectors and protocol layers. Bringing HBM beside the compute dies creates a much wider, shorter connection inside the package. TSMC positions its CoWoS technology and broader 3DFabric platform specifically for high-performance computing and AI products because of this requirement.

Bandwidth and energy are package-level properties
AI performance is constrained not only by arithmetic throughput but also by feeding the arithmetic units. A dense package connection can provide more aggregate bandwidth without making every external board trace extremely fast. Shorter wires also reduce the electrical distance that a signal and its power must travel, which can improve energy efficiency per transferred bit. Public vendor pages explain these intended advantages, but there is no consistent independent dataset that attributes a fixed percentage of an AI accelerator’s performance or energy savings to packaging alone.
Chiplets make very large systems practical
A single enormous die is difficult to manufacture because any defect can scrap the entire piece, and a reticle imposes a maximum exposure area in lithography. Splitting the design into smaller dies can improve yield and let the designer combine process nodes: leading-edge logic for matrix engines, a different node for analog or I/O circuits and specialized memory dies. TSMC says chiplet partitioning can improve architectural flexibility, design reuse, time to market, logic yield and cost; IBM Research presents chiplets as a response to AI performance demands. Those are vendor or institutional positions, not a guarantee that every chiplet design is cheaper or faster.
How 2.5D packaging works
In a 2.5D package, major dies remain broadly side by side rather than being placed directly on top of one another. A silicon interposer or embedded bridge supplies very dense horizontal wiring, while the package substrate connects the assembly to the circuit board.

TSMC calls CoWoS a 2.5D technology. It places logic dies or chiplets and HBM stacks on an interposer, allowing the components to communicate through a large number of short connections. TSMC describes CoWoS as an essential foundation for HPC and AI products. In practice, a design team must determine how many compute dies and memory stacks fit on the interposer, how power is distributed, how the stack is cooled and whether interposer and HBM capacity can meet the product schedule.

Intel EMIB
Intel’s Embedded Multi-die Interconnect Bridge (EMIB) uses a small silicon bridge embedded in the package substrate to connect adjacent dies. Instead of covering the entire package with one large interposer, the bridge is placed where a high-density die-to-die link is needed. This can reduce the silicon area used for the interconnect, but the design still has to account for bridge count, signal integrity, package dimensions, assembly sequence and testing.
How 3D packaging works
Three-dimensional packaging places dies vertically, shortening connections further and reducing the footprint occupied by side-by-side components. Vertical integration can be achieved with solder microbumps, through-silicon vias or finer-pitch direct bonding, depending on the technology.
Intel Foveros
Foveros is Intel’s 3D-stacking family. A base die can provide power delivery and I/O while one or more compute tiles are stacked above it. The approach enables modular designs and short vertical links, but every active layer adds thermal resistance and makes power delivery, alignment, bonding yield and repair more demanding. The hottest die must have a credible path to a heat spreader; a layer buried under another die cannot be cooled as easily as a component on the package surface.

TSMC SoIC and 3DFabric
TSMC’s 3DFabric family combines SoIC 3D stacking with CoWoS and InFO package technologies. SoIC uses very fine-pitch bonding to join silicon dies vertically, while the surrounding 3DFabric options provide package-level integration. IBM Research describes hybrid bonding as a way to shrink the interconnection between chiplets. The benefit is extremely dense vertical communication, balanced against demanding surface preparation, alignment, known-good-die requirements and thermal design.

| TSMC CoWoS | Logic, chiplets and HBM placed side by side on a silicon interposer | High AI/HPC bandwidth and heterogeneous integration | How large is the interposer, how will it be cooled, and can interposer and HBM supply meet demand? |
| Intel EMIB | Adjacent dies connected by silicon bridges embedded in the substrate | High-density links without a full silicon interposer | How many bridges are needed, what signaling rates are required, and how will assembly and test be organized? |
| Intel Foveros | Dies stacked vertically | Smaller footprint and short vertical links | How will heat escape, power reach each layer and bonding yield be maintained? |
| TSMC SoIC within 3DFabric | Fine-pitch 3D silicon stacking combined with other package technologies | Very dense vertical integration | What are the thermal path, bond pitch and known-good-die yield? |
The meaningful comparison axes are bandwidth density, latency, energy per transferred bit, thermal resistance, package size, ability to bypass reticle limits, manufacturing yield, testability, cost and ecosystem availability. Public descriptions establish the architectures and intended uses, but they do not provide a comparable cross-vendor table of cost, yield or watts saved. A procurement or architecture decision therefore needs product-specific data under a defined workload.
What happens during an advanced-packaging build
- Partition the system. Architects decide which functions become chiplets, which process node suits each function and where memory controllers and high-speed links should sit.
- Design the die-to-die interface. The electrical protocol, bump map, clocking, power delivery and error handling must be defined before the dies can be assembled together.
- Verify interoperability. Simulation checks signal integrity, power integrity, timing, thermal behavior and mechanical stress across the complete package, not just each die.
- Fabricate and screen individual dies. Dies are tested before assembly so the package does not combine multiple defective components. This known-good-die step becomes more important as a package contains more expensive silicon.
- Assemble the package. Dies are attached to an interposer, bridge or base die; bonds and underfill are added; HBM stacks and substrate connections are completed.
- Inspect and test the finished unit. X-ray or other inspection can look for assembly defects, while electrical and thermal tests verify the complete package. Debugging a failure is harder when several dies and interfaces are involved.
- Qualify reliability. Temperature cycling, power cycling, mechanical stress and long-duration operation test whether the bonds, substrate and thermal solution remain reliable over the product’s life.
How to choose an approach for an AI design
Use 2.5D when memory bandwidth dominates
An interposer-based design is a natural fit when several large compute dies must access multiple HBM stacks with a broad, regular connection. It keeps the main active dies on one plane, which can simplify some thermal paths compared with a tall stack. The trade-off is interposer size, package complexity and dependence on interposer and HBM manufacturing capacity.
Use bridges when only selected die edges need dense links
Embedded bridges can target high-bandwidth connections between neighboring dies without covering the full package with silicon. They are useful when the topology is localized or when the package would not benefit from a complete interposer. Bridge placement and the resulting assembly and test flow must be planned early.
Use 3D stacking when density and vertical latency justify the heat challenge
Vertical stacking can put memory, cache or compute layers extremely close together and reduce package footprint. It is most attractive when the communication benefit is substantial and the design can provide a direct thermal path, adequate power delivery and high bonding yield. A 3D choice should be rejected if the hottest layer cannot be cooled at the required sustained power.

Check the complete supply chain
- Confirm availability of the required interposer, bridge, substrate and HBM capacity.
- Ask how many assembly, inspection and test steps are available at production volume.
- Model yield at the package level, where one bad die or bond can affect an otherwise functional assembly.
- Verify that design tools, interface standards and manufacturing partners support the chosen topology.
- Budget for thermal, mechanical and electrical co-design rather than treating packaging as a final enclosure step.
Limits and failure modes
Heat concentration
More transistors and shorter links do not eliminate heat. A dense stack can concentrate watts in a small area, and a buried die has a longer thermal path. Inadequate heat spreading can force lower clock speeds or reduce sustained AI throughput.
Power delivery and signal integrity
High-bandwidth links switch many signals at once. The package must deliver clean power while limiting crosstalk, voltage drop and timing variation. A design that works in a die-level simulation can fail after substrate parasitics, bumps and HBM connections are included.
Yield, inspection and repair
Chiplets can improve the yield of individual dies, but package yield is the probability that all required dies, bonds and interfaces work together. More components mean more opportunities for assembly defects. Testing must identify whether a failure is in a die, an interconnect or the package itself; some defects cannot be repaired after stacking.
Capacity and cost uncertainty
Large interposers, advanced substrates, bridges and HBM can become production bottlenecks. Public sources document these integration and test requirements but do not publish a consistent cross-product table of costs, yields or energy savings. Any business case should therefore use quotes and measured data for the exact package, volume and region rather than applying a generic percentage.

What the industry figures actually show
Intel’s 2026 fact sheet reports that 1.4 billion AI chips were among 3 trillion semiconductor units shipped in 2024. The same fact sheet says Intel has more than 100 2.5D products in volume production. Intel’s packaging page states a goal of reaching 1 trillion transistors in a package by 2030. These are company-reported figures and goals, not independent measurements of the entire semiconductor industry or guarantees for a particular product.
The figures illustrate why packaging has become a strategic manufacturing capability: AI systems increasingly depend on integrating many dies and memory stacks, while package size, thermal limits, yield and supply capacity determine what can be shipped. They do not prove that one packaging method is universally superior.
A practical checklist for evaluating an AI package
- Workload: Is the limiting factor compute, memory capacity, bandwidth, latency or communication between chiplets?
- Topology: Do the dies need all-to-all connections, a ring, a mesh or a few high-speed links?
- Thermals: Which layer is hottest, and where is the shortest path to the cooler or heat spreader?
- Power: Can the package and board deliver peak and sustained current without unacceptable voltage drop?
- Manufacturing: Are interposer, bridge, substrate, HBM and advanced bonding available at the planned volume?
- Testing: Can each die be screened before assembly, and can the finished package be diagnosed if it fails?
- Economics: What is the package-level yield, test time and recurring cost at the target production volume?
- Road map: Does the design leave room for more memory, additional chiplets or a future process-node mix?
Advanced packaging is therefore not a decorative final step. It is the physical architecture that turns separate compute and memory dies into an AI system, with direct consequences for bandwidth, energy, heat, yield and supply. 2.5D methods such as CoWoS and EMIB emphasize dense side-by-side integration, while 3D methods such as Foveros and SoIC emphasize vertical density. The right choice depends on the workload and manufacturing constraints, not on a single headline specification.
