ASML lithography machines are wafer scanners. They project circuit patterns onto a light-sensitive coating (photoresist) on silicon wafers, layer by layer. The wafer then goes through development, etching and deposition before the next pattern is printed. Because every critical layer must line up with the previous one, a scanner’s resolution, overlay accuracy and throughput directly affect which chips a fab can manufacture economically.
ASML’s extreme ultraviolet (EUV) scanners print the smallest leading-edge features. Its deep ultraviolet (DUV) scanners use longer-wavelength light and remain essential for many other layers and for mature production. Export controls matter because governments can restrict not only the sale of particular scanners, but also their shipment, servicing, software, spare parts and technical support.

What a lithography machine does inside a chip fab
A modern integrated circuit is not printed in one pass. A fab builds it through dozens or hundreds of patterned layers. On each cycle, the wafer is coated with photoresist, exposed in a scanner, developed to reveal the intended pattern, etched or otherwise processed, and then prepared for the next layer.

The scanner projects a reticle (a patterned mask) onto the photoresist. Reduction optics shrink the reticle image as it is printed onto the wafer. The scanner exposes many individual fields across the wafer, moving the wafer and reticle in a tightly synchronized scan.
Before exposing a new layer, the system measures alignment marks and corrects for wafer distortion, stage position and other errors. This overlay accuracy is as important as the nominal feature size: a transistor gate, contact or interconnect that is only slightly misaligned can make a chip fail.
Why the scanner influences productivity
Resolution determines how small a pattern can be printed in a single exposure, while throughput determines how many wafers can be processed in a given time. A tool with excellent resolution but poor availability or low wafer-per-hour performance can still be uneconomical. Fabs therefore evaluate the scanner, its light source, optics, stages, process conditions and service support as one production system.
EUV and DUV: complementary technologies
EUV and DUV are not two generations in which one simply replaces the other. Different layers on the same chip use different lithography systems. The most demanding layers may use EUV, while larger-pitch layers and many critical layers continue to use DUV.

How EUV light is generated
EUV uses light at a 13.5-nanometer wavelength. ASML describes its EUV source as a laser-produced plasma: molten tin droplets roughly 25 microns in diameter are fired at about 70 meters per second and struck by a laser. The resulting plasma emits EUV radiation.
Ordinary air and conventional glass lenses absorb EUV, so the beam travels through a vacuum and is shaped by mirrors rather than transmissive lenses. Those mirrors must be manufactured and aligned with exceptional precision. Any contamination or loss of reflectivity reduces the usable light reaching the wafer.
How DUV differs
DUV systems use ultraviolet excimer lasers. Advanced DUV tools identified by ASML use 193-nanometer ArF lasers, and immersion variants place a controlled liquid layer between the final lens and wafer to improve the optical system’s effective numerical aperture.
Rank #2
DUV’s longer wavelength limits the smallest pattern that can be printed in one exposure compared with EUV. Fabs compensate in some processes with techniques such as multiple patterning, but those extra steps add masks, exposures, alignment demands and cost. DUV nevertheless remains indispensable because most chip layers do not all require the minimum possible feature size.
Resolution, numerical aperture and the High-NA roadmap
Numerical aperture (NA) describes how much light an optical system can collect and focus. Increasing NA can support smaller printable features, but it also raises optical, mechanical and process complexity. Depth of focus, mask behavior, resist performance, stage control and overlay budgets all become harder to manage.
ASML’s High-NA EUV family includes the TWINSCAN EXE:5000, intended for advanced logic and memory production. High-NA systems are designed to extend EUV capability to still-smaller features, but adopting them requires fabs to qualify new masks, resist processes, metrology and design rules. A scanner’s advertised capability is therefore not the same as an instant, plug-and-play improvement in a factory’s usable yield.
ASML’s 2025 annual-report material records an April 2025 demonstration of a 1,000-watt EUV light source. The stated purpose was to improve productivity and cost efficiency. This is a technology milestone, not a universal production result for every installed scanner.
Why ASML is strategically important
Lithography is one of the hardest parts of semiconductor scaling because each critical layer must be printed repeatedly, aligned to earlier layers and processed at a yield high enough for commercial production. EUV’s 13.5-nanometer light enables leading-edge logic and memory features that are unreachable with DUV in a comparable single exposure.

1Clear out junk files and repair common Windows errors2Fix the driver behind crashes, sound loss and screen glitches3Repair Windows errors before they cause bigger problemsThat capability affects more than processors. The patterns printed by lithography underpin chips used in smartphones, cars, medical equipment, data centers and industrial systems. A fab can still make many useful chips without EUV, but access to the most advanced lithography can determine how efficiently it can produce the densest designs.
A scanner is part of a larger manufacturing ecosystem
- Reticles and pellicles must survive the selected wavelength and exposure conditions.
- Photoresists must resolve the intended pattern while maintaining adequate sensitivity and defect performance.
- Metrology tools measure overlay, critical dimensions and defects after exposure and etch.
- Etch, deposition, cleaning and packaging steps must be tuned to the lithography process.
- Software, spare parts, field engineers and preventive maintenance determine sustained availability.
This is why a shipment restriction can have effects beyond the physical machine. If service, software updates or replacement components are unavailable, a fab may struggle to maintain output even when a scanner is already installed.
What export controls actually restrict
Export controls are government licensing rules and prohibitions. Depending on the rule and transaction, they can cover the initial sale, re-export, transfer to a specified end user, technical assistance, servicing, software and components. The affected scope depends on the machine model, destination, ownership or end use of the fab, the nationality of the item or support provider and the date of the transaction.
Controls on EUV
The Netherlands prohibited ASML EUV exports to China before the current licensing regime described in the company’s public statements. EUV is consequently the clearest example of a tool class that Chinese fabs cannot simply order and receive as an unrestricted commercial shipment.

Restrictions are not limited to EUV. ASML’s September 2024 statement says it must apply to the Dutch government for export licenses for the TWINSCAN NXT:1970i and NXT:1980i systems. These are advanced DUV immersion scanners. A license requirement is not identical to an automatic denial: the outcome depends on the applicable rule, destination, end user and government decision.
U.S. rules and support activities
ASML’s 2024 annual report explains that U.S. rules can impose licensing requirements on U.S.-origin items and on U.S.-person support for certain non-U.S.-origin items destined for Chinese fabs working on advanced-node integrated circuits. That means controls can affect installation, troubleshooting, upgrades and other technical assistance, not just the invoice for a new scanner.
ASML also states that it is committed to complying with applicable laws and export-control legislation in the countries where it operates. The practical question for a transaction is therefore not simply “Is the tool made by ASML?” It is “Which model, for which destination and end user, with what service scope, under which rules at the time?”

How the controls affect China’s chip manufacturing
They constrain the leading edge first
Without unrestricted access to EUV, a Chinese fab seeking comparable leading-edge density must rely on available DUV tools and more complicated patterning strategies, where feasible. Multiple exposures and additional process steps can consume more time, masks and materials and can make overlay and yield harder to control.
The Tool Desk
Outbyte Driver Updater FREEScan for outdated or missing drivers - takes under a minuteDriver Scan →Outbyte PC Repair FREERepair Windows errors before they cause bigger problemsFix Now →That does not mean every Chinese fab stops producing chips. DUV scanners remain useful for mature nodes, power devices, display drivers, sensors, analog components and many layers inside advanced products. A fab can also use different tool generations for different layers.
They can slow capacity expansion
Licensing delays, denied shipments or limits on service can postpone the installation and ramp of new capacity. Even when an alternative process is technically possible, it may deliver fewer wafers per hour, lower yield or higher cost. The result can be a slower or more expensive path to volume production rather than an absolute inability to make any semiconductor.
They create maintenance and planning risk
A scanner is a long-lived industrial asset. Fabs plan around installation schedules, spare-parts inventories, software support and field-service access. Changing rules can force companies to reassess whether a particular tool can be delivered, upgraded or supported throughout its expected operating life.

Export controls are designed to limit certain capabilities, but their effects can spread through supply chains. If a restricted tool delays a new fab, capacity for a particular class of chip may arrive later or at higher cost. Equipment makers, component suppliers, materials companies and chip designers may adjust sourcing and investment plans in response.
The impact is uneven. Products built on mature processes may see little direct effect because they use DUV and other equipment that remains available. Leading-edge logic and memory are more exposed because EUV and the most advanced DUV immersion systems are harder to substitute.
Best Value
ASML’s December 2024 statement projected 2025 total net sales of €30 billion to €35 billion and said China business was expected to be around 20% of total net sales. These are company forecasts, not measured outcomes. They illustrate that export controls can materially reshape a major equipment supplier’s customer mix while not eliminating all sales to China.
How to interpret a headline about an ASML ban
News reports often compress several different legal situations into the word “ban.” Use this checklist to determine what a restriction means:
- Identify the exact system. EUV, advanced DUV immersion and older DUV tools do not automatically share the same treatment.
- Check the destination and end user. Rules may distinguish a country, a named entity, a fab’s ownership or work on advanced-node integrated circuits.
- Separate sale from support. Installation, maintenance, software, spare parts and U.S.-person assistance can have separate licensing requirements.
- Check the effective date. Export-control lists and licensing policies change, and a rule can apply differently to existing orders, already-installed tools and new transactions.
- Distinguish a license requirement from a denial. A license application means government approval is required; it does not by itself prove that approval will be refused.
What is not publicly established by the cited material
ASML’s cited public sources do not publish a universal purchase price for its lithography machines. Configuration, options, service arrangements and customer contracts vary, so quoting one generic machine price would be misleading.
Likewise, no single percentage describes how much slower or more expensive every DUV-based alternative would be for every advanced chip. The outcome depends on the design, layer mix, process node, number of patterning steps, fab yield and available equipment.
Export-control lists are volatile. Anyone making a current procurement or investment decision should consult the latest Dutch, U.S. and other applicable government rules and obtain specialized legal advice rather than relying on a historical model list.
The practical bottom line for chip manufacturing
ASML scanners do not make a finished chip by themselves; they repeatedly print and align the patterns that define the chip’s layers. EUV, with 13.5-nanometer light and mirror optics in a vacuum, handles the smallest leading-edge features. DUV, using longer-wavelength ultraviolet light and lenses, remains essential for larger features and many layers across both advanced and mature products.
Export controls matter because access to a scanner includes access to a production capability and its support ecosystem. Restrictions on EUV and selected DUV systems can delay advanced-node expansion, force more complex process flows and limit service, while leaving substantial DUV-based and mature-node manufacturing intact. The real effect in any case turns on the exact model, destination, end user, license and support activity—not on the ASML name alone.
