How to Find and Fix False Positives in AI-Based Chip Testing

A false positive in AI-based chip testing is not automatically an AI failure. It may be a model that flags a good die, a test limit that rejects a healthy part, or a scan diagnosis that presents a plausible but unconfirmed defect location. Fixing the problem starts by defining exactly what was called positive, preserving the original evidence, and checking the classification against independent engineering evidence.

Use this sequence: define the error, freeze the data and software state, assemble representative flagged and unflagged cases, establish a defensible reference result, isolate whether the problem is in data, labels, test conditions, diagnosis, thresholds, or the model, then change one justified component and revalidate it before production use.

What “false positive” means in chip testing

Teams use the term for several different events. Treating them as one problem leads to the wrong corrective action.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.
Event What the system reported What “false” means Likely first investigation
AI classification false alarm The model marks a die, wafer, test record, or defect class as positive. Independent evidence shows the die or condition does not meet the positive definition. Input association, labels, feature processing, threshold, model behavior, and population shift.
Electrical false reject The tester rejects a device. Later engineering work indicates the device is physically acceptable for the stated specification. Tester calibration, contact, load board, timing, limits, environmental conditions, and repeatability.
Uncertain scan diagnosis A diagnosis engine proposes one or more candidate defect locations or mechanisms. The candidate is treated as a confirmed defect even though the evidence is ambiguous or unverified. Pattern quality, observability, layout context, competing candidates, and failure-analysis confirmation.
Anomaly requiring review The system identifies an unusual record or population. The anomaly is assumed to be a physical defect when it may be normal process variation or a data issue. Reference population, lot context, feature drift, and the review rule.

Write the positive event and the ground-truth rule in one sentence before changing anything. For example: “The model’s positive is a die predicted to contain a scan defect; false means the die passes the approved electrical limits and independent failure analysis finds no corresponding defect.” That definition is materially different from “the diagnosis candidate was not confirmed.”

Why AI-based test results are difficult to validate

The expected result may not be obvious

Conventional tests often have a specified expected value. AI systems can produce a score, ranking, anomaly flag, or diagnosis candidate instead. For some cases, experts disagree about the correct label or cannot observe the physical state directly. ISO/IEC TR 29119-11:2020 addresses this test-oracle problem—the difficulty of determining expected outcomes for AI-based systems—and describes black-box approaches and neural-network white-box testing across the lifecycle. It is general AI-testing guidance, not a semiconductor production-test standard. The ISO publication page identifies a 2020-11 publication date and indicates that the document is under review, so check its current status before treating it as the latest edition.

A suspicious result can come from outside the model

Missing tester records, a wafer-to-die association error, a changed timing limit, an inconsistent label, or an ambiguous scan pattern can all look like a model false positive. A threshold adjustment cannot repair a miswired load board, and retraining cannot make an incorrect reference label correct. The investigation must therefore cover the entire measurement and decision chain.

There is no universal prevalence number

No representative, general false-positive rate for AI-based chip testing has been established in the available evidence. Rates depend on the test stream, product, process maturity, label definition, operating point, and sampling method. Do not use an anecdotal percentage from another line as a baseline for yours.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

Step 1: Freeze and preserve the original evidence

Preserve the conditions under which the decision was made before rerunning tests or updating software. A before-and-after comparison is impossible if the original state has been overwritten.

  1. Save raw tester output. Keep unprocessed measurements, pass/fail bins, timing and voltage settings, environmental readings, contact information, and retest results. Preserve failing patterns and scan data when scan testing is involved.
  2. Record the complete software state. Capture the model identifier, model version or hash, feature-processing code and configuration, inference software, decision threshold, calibration parameters, and any rules applied after inference.
  3. Keep physical context. Record product revision, wafer and lot, die coordinates, tester and site, test program revision, process conditions, operator or station changes, and the date and time of the run.
  4. Preserve labels and acceptance criteria. Store the label assigned at the time, the specification or screening rule in force, and the person or process that approved the label. Do not silently replace an old limit with a current one.
  5. Attach later evidence without deleting the original decision. Link failure-analysis results, electrical characterization, microscopy, burn-in, or controlled retest as new evidence. Mark whether each result is definitive, suggestive, or inconclusive.
  6. Separate flagged and unflagged records. Keep enough passing and non-flagged examples to detect a model that appears accurate only because the sample contains mostly easy cases.

This retention set is a practical engineering control, not a prescribed schema from ISO/IEC TR 29119-11:2020. Adapt field names and retention periods to your quality system, but retain enough information to reproduce the original decision.

Step 2: Establish a defensible reference result

Sample representative cases

Select flagged cases across lots, wafers, die locations, testers, failure modes, score ranges, and production dates. Include borderline scores rather than only the highest-confidence alarms. Draw unflagged cases from the same strata. If the suspected issue is limited to one tester site or product revision, do not dilute the set with unrelated records.

Define the reference procedure before scoring the model

Write down what qualifies as confirmation and what remains unresolved. Possible evidence includes an independently repeated electrical test under controlled conditions, a qualified physical failure-analysis result, a verified scan diagnosis, or an approved engineering review. If two references disagree, record the disagreement instead of forcing a binary label.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

The reference process must be independent enough that it does not simply repeat the same data or software failure. For example, validating a model’s output with a second run using the same corrupted feature file does not establish ground truth.

Measure more than the positive count

Measure Question answered Why it matters in production
False-positive rate Among reference-negative cases, how many were flagged? Estimates unnecessary holds, reviews, or rejects.
False-negative rate Among reference-positive cases, how many were missed? Shows escape risk; reducing false alarms by lowering sensitivity can increase escapes.
Positive predictive value Among flagged cases, how many were confirmed positive? Indicates how useful an alarm is to a failure-analysis team.
Coverage by stratum Does performance hold across lots, sites, products, score bands, and failure modes? Exposes population shift hidden by an aggregate metric.
Review burden How many engineering hours or tests does each alarm consume? Connects model behavior to operational cost and throughput.

Report confidence intervals or uncertainty when the sample is small, and state how cases were selected. A single aggregate accuracy value can conceal a severe problem in a rare but safety-critical defect class.

Step 3: Locate where the classification went wrong

Check data identity and completeness

  • Verify that every feature belongs to the intended die, wafer, lot, and test run.
  • Check for shifted columns, unit conversions, missing values replaced by zeros, clipped measurements, duplicated records, and stale cached features.
  • Confirm that scan patterns, fail logs, diagnosis results, and layout files correspond to the same design and revision.
  • Compare the feature distribution of flagged cases with the training and validation populations. A new tester, process node, package, or product revision can create a distribution shift without any model-code change.

Audit labels and acceptance criteria

Ask who assigned each label, what evidence they used, and whether the definition changed over time. A die that fails a temporary engineering screen is not automatically defective under the released product specification. Conversely, a die that passes a broad electrical screen may still be positive for a narrowly defined reliability or security defect. Version the label policy and keep historical labels visible.

Reconstruct test conditions

Compare the flagged run with a known-good run: supply voltage, frequency, temperature, timing margins, tester site, contact resistance, pattern revision, instrument calibration, and retest sequence. Look for limit changes, equipment maintenance, socket wear, probe contamination, or a new operator procedure. If a failure disappears after reseating or moving to another site, investigate the test path before blaming the AI.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

Examine diagnostic ambiguity

Scan failures may support several plausible defect locations or mechanisms. A diagnosis candidate is useful evidence, but it is not necessarily a confirmed physical defect. Review candidate rankings, the number of failing patterns supporting each candidate, observability, and whether independent analysis confirmed the location.

Inspect the model and decision rule

Once data, labels, conditions, and diagnosis have been checked, inspect score calibration, feature importance or other approved interpretability outputs, class weighting, duplicate records, and the threshold used in production. Compare the score distribution for confirmed positives and negatives. A threshold chosen on a convenient development set may be unsuitable for a new lot or for the cost of false rejects on your line.

Can scan diagnosis explain a production failure?

Yes, scan-failure diagnosis can help relate observed failures to candidate defect locations and mechanisms, but it does not turn every candidate into ground truth. Siemens describes its Tessent Diagnosis product as providing layout-aware and cell-aware diagnosis capabilities. Those descriptions make it a relevant example of a diagnosis tool for engineers investigating scan-failure populations; they are vendor capability statements, not independent validation across all designs or test flows.

For population-level analysis, Siemens describes Tessent YieldInsight as statistically analyzing diagnosis data to identify systematic yield limiters, remove noise, and guide selection of devices for failure analysis. Use those functions as aids to prioritize investigation. Confirm the resulting hypotheses with representative engineering evidence before changing production limits or declaring a model false positive.

Questions to ask of a diagnosis result

  • Is the candidate supported by multiple failing patterns or by one weak observation?
  • Are there competing candidates with similar scores?
  • Does the candidate make physical sense for the layout, cell type, and observed behavior?
  • Does the candidate recur by wafer, lot, coordinate, tester site, or pattern family?
  • Was the candidate confirmed by an independent method, or only by another software stage using the same inputs?

Step 4: Apply the correction that matches the cause

Root cause Appropriate correction What to recheck
Wrong die, lot, or pattern association Repair the data join, identifiers, or ingestion logic; quarantine affected records. End-to-end traceability on known records and a sample of historical data.
Incomplete or corrupted input Fix collection, validation, units, missing-value handling, or feature computation. Raw-to-feature reconciliation and distribution checks by tester and lot.
Inconsistent labels Define the label policy, adjudicate disagreements, and version the reference set. Agreement among qualified reviewers and performance on an untouched set.
Changed test condition or limit Correct calibration, contact, timing, voltage, temperature, pattern, or specification control. Repeatability, reproducibility, and comparison with approved limits.
Ambiguous diagnosis Preserve candidate rankings, add independent evidence, or route cases to engineering review. Confirmation rate and unresolved-case handling.
Threshold or calibration error Recalibrate or select a threshold using production-like costs and representative data. Both false alarms and missed defects across score bands.
Model limitation or population shift Retrain, recalibrate, add representative data, or restrict the model’s operating domain. Time-split, lot-split, product-split, and tester-split validation.

Change one justified component at a time where practical. If data association and the threshold are changed simultaneously, an improvement cannot be attributed confidently and a new failure can be harder to diagnose.

Step 5: Validate the fix before production use

  1. Create a locked evaluation set. Do not tune the correction on the same cases used for the final claim. Keep flagged, unflagged, borderline, and unresolved cases represented.
  2. Test across operating strata. Evaluate lots, wafers, testers, sites, temperatures, product revisions, pattern families, and defect categories relevant to deployment.
  3. Check both error directions. A lower false-positive rate is not a success if false negatives or defect escapes rise beyond the approved risk.
  4. Compare operational effects. Measure review queue size, retest volume, hold time, failure-analysis selections, scrap or rework, and throughput where those measures are part of the decision.
  5. Run a controlled rollout. Shadow the revised process or use a limited, reversible deployment while retaining the previous decision for comparison.
  6. Set monitoring and rollback rules. Define triggers for score drift, alarm-rate changes, new lots, tester changes, or disagreement with independent evidence. Keep the previous model, threshold, and configuration available for rollback.

Document the acceptance criteria before reviewing the final results. ISO/IEC TR 29119-11:2020 supports lifecycle testing approaches for AI systems, but it does not prescribe this chip-specific rollout protocol.

  1. Can the original decision be reproduced? If not, treat traceability, software versioning, or data retention as the first defect. Do not tune the model from an unreproducible case.
  2. Is the input record correct and complete? If identifiers, units, patterns, or conditions are wrong, fix the test-data path and reassess the case.
  3. Does the underlying test reproduce? If the electrical or scan failure is not repeatable under controlled conditions, investigate equipment, contact, timing, environment, and limits.
  4. Is the reference result independent? If confirmation relies on the same model or transformed data, obtain a qualified independent check.
  5. Are multiple diagnosis explanations plausible? If yes, classify the case as unresolved or route it for analysis rather than labeling the model wrong.
  6. Does the error repeat across a representative population? A single disagreement can expose a label or measurement issue; a stable pattern across valid cases is stronger evidence of threshold, calibration, or model error.

Choosing an approach or tool

Do not select a method solely because it uses AI or produces a diagnosis score. Compare it against the actual failure class and evidence available on your line.

Evaluation axis Questions for an engineering review
Failure class and inputs Does it address scan failures, logic diagnosis, memory tests, visual inspection, or another stream? What design, pattern, tester, and failure-analysis data are required?
Reference and validation How are true and false classifications established? Are the populations representative of the intended product and process?
Diagnostic usefulness Does the method merely flag a record, or does it identify likely causes and prioritize devices for failure analysis?
Noise handling and interpretability Can engineers inspect candidate diagnoses, grouped populations, score behavior, and unresolved cases?
Integration burden How does it connect to existing DFT, tester, data-lake, quality, and failure-analysis workflows? What version and configuration controls are needed?
Performance and economics Are accuracy, false-reject and escape consequences, throughput, staffing, deployment effort, and total cost independently documented for the actual use case?

The available evidence does not provide a fair, independent head-to-head benchmark of competing tools, a universal diagnostic threshold, or a universal false-positive reduction. Treat vendor performance claims as claims about the described product and technique, not as guarantees for your line.

Common mistakes that prolong false-positive investigations

  • Changing the threshold first. This may lower alarms while hiding a data, label, or test-condition defect.
  • Using only the most obvious failures. Easy positives and negatives inflate apparent performance and say little about borderline production cases.
  • Calling every unconfirmed diagnosis a false positive. “Not yet confirmed” is different from “proven physically absent.”
  • Pooling all products and testers. Aggregate metrics can conceal a failure limited to one revision, site, or lot.
  • Retraining on disputed labels without adjudication. The model can learn the disagreement rather than the physical phenomenon.
  • Deleting the old configuration. Without the original model, threshold, features, and test conditions, a before-and-after claim cannot be reproduced.
  • Generalizing vendor anecdotes. A vendor interview or product example is not an independent estimate of false-positive incidence or expected benefit on another line.

What the available evidence does—and does not—establish

ISO/IEC TR 29119-11:2020 establishes a general framework for thinking about AI test oracles and black-box or neural-network white-box testing. It does not define a semiconductor-specific false-positive rate or a mandatory production workflow.

Siemens product materials describe layout-aware and cell-aware scan diagnosis, and statistical yield analysis intended to identify systematic yield limiters, reduce noise, and guide failure-analysis selection. They establish what Siemens says the products do; they do not independently establish accuracy, cost, or suitability for every chip-test application.

A Siemens interview transcript attributes this historical statement to Ron Press, identified there as Senior Director of Technology Enablement at Siemens Digital Industries: “So I started in electronics test at Raytheon Company, and even back then, I did some research in ’93 on training neural networks to detect the built-in self-test false alarms.” It is a first-person historical account, not evidence of current prevalence or efficacy.

Frequently Asked Questions

What data should I check before changing an AI test threshold?

Check raw tester and scan outputs, die and lot associations, model and feature-processing versions, labels, acceptance criteria, test conditions, score distributions, and independent confirmation. A threshold should be changed only after those inputs are shown to be valid.

Can scan diagnosis prove that a die is defective?

It can provide candidate defect locations or mechanisms and help prioritize failure analysis, but a candidate diagnosis is not automatically physical confirmation. Review competing candidates and obtain independent evidence when the production decision depends on it.

Should I retrain the model when false positives appear?

Not automatically. First determine whether the cause is data association, labels, test conditions, diagnostic ambiguity, calibration, threshold selection, or population shift. Retraining is appropriate only when model behavior is the demonstrated cause and the training labels and inputs are trustworthy.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

How many cases are needed to prove a false-positive fix?

There is no universal number. The set should represent the lots, wafers, testers, products, score bands, and failure modes in deployment, with an independent reference procedure and uncertainty reported for small samples.

Is ISO/IEC TR 29119-11:2020 a chip-testing standard?

No. It is general guidance for testing AI-based systems, including the test-oracle problem and black-box or neural-network white-box approaches. It does not prescribe a semiconductor production-test protocol.
