AI chip startups should choose a semiconductor foundry and package architecture as one decision. Start with the workload, memory and power targets; partition the design; then obtain comparable, design-specific proposals covering process, interconnect, HBM, assembly, test, capacity and contracts. TSMC, Samsung Foundry and Intel Foundry each describe credible technologies, but no source-supported universal winner exists. The right choice is the supplier combination that can qualify your exact design and deliver it in your volume window.
Why the foundry and package cannot be selected separately
An AI accelerator’s process node affects transistor performance, power and die area. The package determines how many dies and HBM stacks can be connected, how power reaches them, how heat leaves the assembly, and how much of the design can be tested before shipment. Changing one usually changes the other.

A larger monolithic die may simplify software-visible behavior and reduce die-to-die links, but it can have lower yield and may be constrained by reticle limits. A chiplet design can place compute, I/O, cache and analog functions on different nodes, yet adds die-to-die signaling, known-good-die screening, package assembly and system-level test requirements. HBM increases bandwidth but also consumes package area, power-delivery capacity and thermal headroom.

1Repair Windows errors before they cause bigger problems2Scan for outdated or missing drivers - takes under a minute3Clear out junk files and repair common Windows errorsFor that reason, a proposal that quotes an advanced node without a credible package, memory source, test flow and reserved capacity is incomplete. Treat the complete manufacturing path—not the node name—as the product decision.

Step 1: Freeze the product requirements before requesting quotes
Foundries cannot give a meaningful technical or commercial answer until the startup defines the product it intends to build. Put the assumptions in a short requirements document and require every supplier to quote against the same revision.
| Requirement | What to specify | Why it changes the manufacturing choice |
|---|---|---|
| Workload | Model families, precision formats, sparsity, batch size and target throughput | Determines compute density, memory traffic and whether one die is practical |
| Latency and throughput | Per-request latency, tokens or inferences per second, and service-level targets | Influences clock targets, interconnect topology and thermal design |
| Memory | Capacity, bandwidth, HBM stack count, ECC and expansion needs | Sets package area, routing density, power and memory-supplier dependencies |
| Power | Typical, sustained and peak board or package power | Constrains voltage delivery, cooling, substrate design and package qualification |
| Physical system | Board envelope, socket or module interface, cooling method and allowable package size | Rules out package options that cannot fit or be cooled in the target system |
| Volume and dates | Engineering units, qualification lots, first revenue shipment and annual volume | Determines whether a line can support tapeout, ramp and recurring supply |
| Customer and geography | End-market qualification, export restrictions, manufacturing-location preferences and resilience goals | May require specific sites, second sources or logistics plans |
Include acceptable performance, power and area ranges rather than a single optimistic point. Ask suppliers to identify which assumptions drive their answer and what would trigger a re-quote.
Step 2: Decide what belongs on one die and what should be split
Monolithic integration
A single die can minimize die-to-die latency and simplify verification, firmware and package routing. It is attractive when the design fits within a practical reticle field, the process offers the required libraries and IP, and expected yield supports the target cost. The downside is that every function uses the same process, so large SRAM, analog I/O or high-voltage circuits may be forced onto an expensive leading-edge node.
Recommended Free Tools
Chiplets and heterogeneous integration
Chiplets let a startup combine, for example, compute on an advanced node with I/O, cache or security functions on a mature node. They can improve yield by making individual dies smaller and allow reuse across products. They also require a die-to-die protocol, physical interface IP, clock and power planning across dies, package-level verification and a known-good-die flow.
Document the partition before selecting a package. Record die dimensions, bump or bond pitch, link count and speed, power per die, test access, spare capacity and which dies come from other suppliers. A package that is technically capable of holding several dies may still be unsuitable if its assembly process cannot test or repair the resulting system economically.

When to reconsider the partition
- Required HBM stacks or links exceed the routing density of the proposed package.
- Peak power creates a thermal or warpage risk at the planned package size.
- A die-to-die interface consumes more energy or latency than the workload budget allows.
- One chiplet lacks a qualified process, IP block or known-good-die test path.
- Yield assumptions depend on unqualified bonding, interposer or substrate capability.
Step 3: Evaluate process maturity, not just roadmap labels
Compare the exact process option, design rules, standard-cell libraries, SRAM macros, interface IP, EDA qualification, reliability data and yield-learning plan. Ask whether your design can enter a qualified production flow now, rather than treating a future node announcement as access to capacity.
TSMC process and packaging position
TSMC’s 2025 annual report states that its N2 process entered high-volume manufacturing in the fourth quarter of 2025. The same roadmap scheduled N2P and A16 production for the second half of 2026 and A14 volume production for 2028. These are dated company roadmap statements; confirm current design enablement, qualification stage and available capacity for your program.
TSMC describes itself as a pure-play foundry. In 2025 it reported 12,682 products made with 305 technologies for 534 customers, and more than 17 million 12-inch-equivalent wafers of annual capacity across facilities it manages and subsidiaries. Those are company-wide figures, not a promise that a startup can obtain a particular node, package line or allocation.
Samsung Foundry process questions
Samsung’s public materials describe a broad logic and advanced-packaging portfolio. For a startup, the relevant diligence is the specific process’s PPA, IP availability, design-rule stability, qualification status, mask schedule, yield learning and the engineering support assigned to the project. Require dates and deliverables for each item instead of relying on a family or generation name.
Intel Foundry process questions
Intel positions its foundry as a systems offering spanning IP, EDA, process nodes, advanced packaging, assembly and test. That model can be useful when a startup needs coordinated support across several suppliers or wants chiplets from different technologies. Validate the exact process, external-die integration rules, test ownership and production commitments in the quotation.

Step 4: Match package architecture to HBM, die count and thermal limits
| Provider and technology | Architecture described by the provider | Evidence and qualification caveat | Questions for your design |
|---|---|---|---|
| TSMC CoWoS-S | 2.5D package using a silicon interposer to integrate multiple SoCs and HBM; interposer sizes specified up to 3.3 times the reticle size | TSMC reports CoWoS production since 2012; capability and production statements are company-reported | Does your die and HBM arrangement fit the interposer, and what capacity is reserved for your volume window? |
| TSMC CoWoS-L | Redistribution-layer interposer with embedded local silicon interconnect and related elements | TSMC says its first 3.5-times-reticle CoWoS-L entered volume production in 2024; confirm current qualification for your package | What link density, warpage limits, thermal design and known-good-die flow apply? |
| TSMC CoWoS-R | RDL interposer for 2.5D integration | TSMC says CoWoS-R entered volume production in 2023; verify the available package dimensions and line capacity | Can the RDL routing and power delivery meet your HBM and die-to-die requirements? |
| Samsung Cube-S | 2.5D package placing logic and HBM horizontally on a silicon interposer | Samsung says 3.3-times-silicon-interposer packages with up to eight HBM modules are qualified and available for production; larger interposers supporting more than eight are described as well | Is the stated configuration qualified for your exact die, HBM generation, substrate and test flow? |
| Samsung Cube-E | 2.3D structure combining a silicon bridge, RDL interposer and fan-out panel-level packaging | Confirm design-specific qualification, assembly site and volume access | What bridge count, panel yield, thermal path and repair strategy apply? |
| Samsung Cube-H | 3D stacking of logic dies with TSV and hybrid copper bonding | Samsung describes finer-pitch bumpless hybrid copper bonding as under development; do not assume production availability | What bonding pitch, test insertion, thermal path and qualification milestones are committed? |
| Intel EMIB | Localized embedded silicon bridge connecting nearby dies without a large wafer-based interposer | Intel describes EMIB as part of its advanced-packaging portfolio; compare measured results and qualified supply terms | How many bridges are needed, and how are power, signal integrity, assembly yield and test handled? |
| Intel EMIB-T and Foveros | Intel’s July 29, 2026 article describes EMIB-T channels that deliver power through the bridge; Foveros provides die stacking | These are Intel descriptions; request product-specific qualification and schedule evidence | Can the vertical or bridge architecture meet thermal, bandwidth and serviceability requirements? |
For every candidate, model package power delivery, HBM placement, substrate escape, thermal resistance, lid or cold-plate interface, warpage and mechanical stress. Include package-level test patterns and failure analysis in the design review. A package that meets bandwidth on paper may fail the sustained-power or test requirement.
Step 5: Build a capacity and schedule that includes every handoff
Request a dated path from design enablement to revenue production. The schedule should show owners, entry criteria and exit criteria for:
- Process design kit, libraries, IP and EDA qualification.
- Architecture freeze and package co-design sign-off.
- Mask data preparation, mask fabrication and tapeout.
- Wafer starts, wafer sort and known-good-die screening.
- Interposer, bridge, substrate and HBM procurement.
- Assembly, package inspection, burn-in and final test.
- Engineering lots, qualification lots, yield ramp and production release.
- Recurring wafer, HBM, package and test capacity at the planned volume.
Ask for actual reserved slots and lead times, not a statement that capacity exists somewhere in the company. Separate engineering capacity from volume capacity and identify the point at which a delayed HBM allocation, substrate shortage or package-line constraint would move your shipment date.
Step 6: Audit the ecosystem and accountability model
Map every organization in the flow: foundry, HBM supplier, interposer or bridge provider, substrate maker, assembly and test provider, final-test site and logistics partners. Decide whether one systems-foundry program owns the integration or whether your startup must coordinate multiple contracts.
- Request a list of foundry-qualified EDA tools, IP blocks and package-design rules.
- Assign named engineering owners for die-to-die, package, thermal, reliability and test issues.
- Require escalation procedures and response-time commitments for tapeout and ramp.
- Confirm how failure analysis data moves between wafer sort, assembly and final test.
- Check whether external chiplets can be accepted, screened and traced through the supplier’s system.
Intel says its systems-foundry model can combine chiplets from different technologies and foundries, and reports more than 100 2.5D products in volume production. Intel also claims three times the 2.5D capacity of all foundries; that comparison is a vendor claim, not an independently verified market statistic. Treat both figures as inputs to diligence, not proof that the flow is the best fit.

Step 7: Compare total cost and contract terms on one template
No reviewed official source publishes a standard startup price. Costs are custom and depend on design size, masks, wafer volume, yield, package materials, HBM, assembly, test and commercial commitments. Require each candidate to complete the same cost model.
| Cost or term | What the quote must state |
|---|---|
| Engineering and NRE | Design enablement, package co-design, masks, prototypes, qualification and nonrecurring engineering charges |
| Wafer economics | Wafer price, process option, minimum order, wafer-start lead time and yield assumptions |
| Package and memory | Interposer or bridge, substrate, HBM sourcing, assembly, inspection and thermal components |
| Test | Wafer sort, known-good-die screening, package test, burn-in, final test time and retest policy |
| Capacity reservation | Reservation fee, committed volume, release schedule, shortfall remedies and cancellation rules |
| Change control | Cost and schedule impact of mask changes, package revisions, HBM substitutions or die respins |
| Commercial protection | Yield credits, defect responsibility, delivery terms, forecast obligations and allocation priorities |
Have finance normalize one-time engineering costs and recurring unit costs over the expected volume. Keep yield assumptions visible; a low wafer price can lose its advantage if package or test yield is weak.
Use a weighted scorecard instead of a reputation contest
Score proposals against the same design revision and delivery window. A practical scorecard gives separate ratings to:
- Technical fit: PPA, memory bandwidth, die-to-die performance, package dimensions and thermal margin.
- Readiness: process and package qualification, IP maturity, yield learning and reference production relevant to your architecture.
- Execution: named owners, co-design support, schedule credibility and test accountability.
- Supply: wafer, HBM, substrate, assembly and final-test capacity with contractual commitments.
- Economics: normalized NRE, unit cost, yield assumptions and change terms.
- Resilience: geographic options, export compliance, logistics and feasible second-source paths.
Do not turn a vendor’s product count or capacity claim into a performance benchmark. The available sources describe provider capabilities, not a neutral, controlled comparison of performance, yield, cost or startup access.
Common failure modes and recovery actions
Choosing the smallest advertised node
Failure: the node improves transistor density but lacks mature IP, package capacity or acceptable yield for the launch date.
Recovery: request a process-readiness checklist, a mature-node fallback and a quantified schedule impact for each option.
Best Value
Leaving packaging until after RTL freeze
Failure: HBM placement, bump maps, power delivery or thermal limits force an expensive redesign.
Recovery: run package, thermal and substrate co-design before architecture sign-off and include package rules in the RTL interface assumptions.
Accepting a company-wide capacity number
Failure: reported wafer or package capacity does not translate into an allocated slot for the startup’s node and volume.
Recovery: obtain a written allocation plan with engineering and production milestones, minimum volumes and remedies for missed commitments.
Ignoring test and known-good-die yield
Failure: assembled packages pass design checks but yield poorly because one chiplet or HBM stack is bad.
Recovery: define die-sort limits, traceability, package test coverage, burn-in and failure-analysis ownership in the statement of work.
Assuming a roadmap equals availability
Failure: a future process or bonding technology slips beyond the product window.
Recovery: gate the program on current qualification evidence and maintain a package or process alternative that can meet the launch date.
A practical supplier-selection sequence
- Write the workload, memory, power, package, volume and geography requirements.
- Create two or more architecture candidates, including monolithic and chiplet options where credible.
- Send identical process, package and commercial assumptions to each foundry or systems-foundry team.
- Hold a technical review covering die partition, HBM, interconnect, thermal design, test and yield.
- Demand a dated capacity plan and named engineering owners through ramp.
- Normalize quotes for NRE, wafers, HBM, package, assembly, test, yield and reservation terms.
- Run risk reviews for export controls, geography, single-source dependencies and fallback designs.
- Select the proposal with the best probability of qualified delivery—not the most impressive roadmap or headline capacity claim—and lock the commitments contractually.
What a defensible final decision looks like
The final recommendation should state the chosen process and package, why the partition meets workload and thermal targets, which suppliers own each handoff, what capacity is reserved, how yield and test are measured, and which risks remain open. It should also show the trigger for switching to the fallback design.
TSMC’s CoWoS family, Samsung’s Cube architectures and Intel’s EMIB and Foveros portfolio demonstrate different ways to connect compute, memory and chiplets. Their public claims establish possible architectures and production positions, not a universal ranking. A startup earns confidence only after its own design-specific data, qualification evidence, schedule and contract terms support the choice.
