How AI chip prices are set: wafer costs, packaging, and supply constraints

AI accelerator prices are not calculated from a single public formula. A customer’s bill can reflect leading-edge logic wafers, the number of good dies recovered from each wafer, high-bandwidth memory (HBM), advanced packaging, assembly and testing, boards, complete systems, logistics, tariffs, and the commercial value of scarce capacity. Public filings reveal these cost categories, but they do not publish a universal bill of materials or markup for each accelerator model.

What an AI chip price actually represents

“AI chip” can describe several different products. A semiconductor die is only the silicon component. The same design may be sold as a packaged accelerator module, a plug-in board, a server, or part of a data-center rack. Each level adds materials, manufacturing steps, engineering, testing, distribution and margin.

As an Amazon Associate I earn from qualifying purchases.

Product scope What may be included Why prices are not directly comparable
裸 die or bare silicon Logic die, wafer processing and test Excludes memory, package, board, cooling and system work
Packaged accelerator Logic die, HBM, interposer or advanced package, final test Packaging and memory capacity vary by design
Accelerator board or module Packaged device, circuit board, power delivery, memory and board-level test Board components and qualification add cost
Server or rack system Multiple accelerators, host CPUs, networking, storage, chassis, cooling and software integration Infrastructure and deployment costs dominate the product scope

A quotation should therefore identify the unit being priced, the delivery region, the date, availability, warranty and included services. Comparing a module quote with a rack quote can create an apparent price difference that is really a difference in what is being purchased.

The cost stack from wafer to finished system

Logic wafer processing

A foundry processes many copies of a design on a circular silicon wafer. The wafer price reflects the process platform and the economics of running it, not simply the amount of silicon in one chip. GlobalFoundries states in its 2025 Form 10-K that “The value of a wafer is determined principally by the uniqueness and complexity of the technology, performance characteristics, cost structure, yield and defect density.” This is a framework for understanding wafer value, not a public price list for the newest AI processes.

Leading-edge nodes generally require expensive lithography, many process steps, strict process control and substantial research-and-development investment. A specialized node can cost more because it supports unusual performance, power or integration requirements. Contract terms, wafer volume, reserved capacity and the customer’s negotiating position also affect what a chip designer pays, but those terms are generally confidential.

Yield, defects and the cost of a good die

One wafer does not produce a fixed number of sellable accelerators. It contains a geometric number of possible die locations, yet edge locations may be incomplete and random or systematic defects can make a die unusable. Electrical test can also reject parts that passed earlier inspections.

The relevant calculation is effective wafer cost divided by the number of good dies, not wafer cost divided by the number of theoretical die sites. If yield falls, the same wafer expenditure is spread across fewer products. NVIDIA lists final-test yield fallout among its cost-of-revenue categories, while GlobalFoundries identifies yield and defect density as factors in wafer value. Neither disclosure supplies a universal yield percentage for every AI accelerator, so a precise penalty requires model-specific production data.

HBM memory

Many high-end accelerators use HBM, a stack of memory dies connected to the compute package through a very wide interface. HBM supplies the bandwidth needed to feed large matrix and vector workloads, but it is a separate physical input with its own wafer production, stacking, testing and allocation constraints.

Epoch AI’s component-cost framework models HBM separately from logic dies, advanced packaging and auxiliary components. Its analysis emphasizes that component prices and cost shares are uncertain. A modeled HBM share should therefore be presented as an estimate under stated assumptions, never as an invoice from a memory supplier or a permanent percentage of every accelerator’s cost.

Advanced packaging and interconnection

Modern accelerators often combine one or more large logic dies with HBM stacks in an advanced package. Interposers, bridges, substrates, thermal interfaces and the equipment used to assemble them add materials and process steps. Packaging capacity can become a bottleneck even when enough logic wafers exist.

Epoch AI tracks CoWoS packaging alongside logic wafers and HBM in its supply estimates. Those estimates measure modeled consumption and capacity relationships; they do not disclose a guaranteed waiting time, a customer’s contract price or a universal packaging fee. The package choice also affects electrical performance, thermal design and the number of dies that can be integrated.

Assembly, test, boards and logistics

After wafer processing and die separation, devices may be sent to assembly, test, mark and packaging partners. The completed module can then be mounted on a board with voltage regulators, connectors, local components and sometimes additional memory. Board-level testing and system validation add labor, equipment time and failure handling.

NVIDIA’s filings identify wafer fabrication; assembly, testing and packaging; board and device costs; manufacturing support; memory and component costs; tariffs; shipping; and final-test yield fallout among cost-of-revenue categories. These categories show why a finished product costs more than its logic wafer. They still do not reveal a model-by-model bill of materials or the company’s markup.

How supply constraints change the economics

Capacity can be scarce at several steps

AI hardware depends on a chain rather than one factory. A shortage may occur in leading-edge wafer starts, HBM stacks, advanced packaging, substrates, testing capacity, boards, high-power components or data-center installation. A completed accelerator cannot ship if any critical step is missing.

Scarcity can increase the cost of securing capacity, encourage customers to place deposits or long-term commitments, and make suppliers prioritize strategic accounts. It can also delay delivery without changing the quoted unit price. A supply constraint alone does not prove that a particular retail or contract price increased by a specific amount.

What company disclosures do—and do not—show

NVIDIA reported $279 billion in supply and capacity commitments as of July 26, 2026. That is a dated company disclosure about commitments across its supply chain, not a per-chip price or a guaranteed number of units available to every buyer. The same filing describes customer-side limits, including data-center infrastructure availability, capital and deployment pace. A customer may be unable to accept or install hardware even when the manufacturer has allocated supply.

AMD’s fiscal 2025 annual report says its wafers are sorted by the foundry or sent to assembly, test, mark and packaging partners in Asia-Pacific. It also reports 2025 revenue of $34.6 billion and data-center revenue of $16.6 billion. Those figures describe company sales, not the manufacturing cost or selling price of an individual accelerator. AMD’s report of strong demand for MI350-series accelerators is evidence of demand commentary, not a public price schedule.

GlobalFoundries reported that wafer fabrication and finished-wafer sales represented approximately 89% of its 2025 net revenue. That is the foundry’s revenue mix; it is not the percentage of an AI accelerator’s cost attributable to its wafer.

Why public estimates have wide uncertainty

Analysts can estimate component consumption without seeing confidential purchase orders. Epoch AI’s dataset estimates advanced logic-wafer, CoWoS and HBM capacity consumed by leading designers each quarter from Q1 2024 through Q4 2025. Its method estimates production, adjusts for manufacturing lags, inventory and export-control write-downs, then applies bills of materials and yield assumptions against estimated supply.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

That approach is useful for identifying bottlenecks and comparing supply-chain intensity. It cannot establish a universal cost breakdown because the result depends on assumptions about die size, production volume, yield, inventory timing, package configuration, memory pricing and auxiliary components. Epoch AI provides uncertainty intervals in its component-cost analysis for this reason.

  • Measured or disclosed: a company’s reported revenue, named cost categories, stated capacity commitment or described manufacturing route.
  • Modeled: estimated component consumption, capacity use, bills of materials and cost ranges derived from assumptions.
  • Not established by these sources: a universal per-chip manufacturing cost, a standard markup, a confidential supplier invoice or a guaranteed retail-price increase caused by one constrained input.

A practical method for analyzing an AI accelerator quote

When a buyer, analyst or journalist needs to understand a price, use the same scope and date before drawing conclusions.

  1. Identify the unit. Record whether the number covers a die, packaged module, board, server, rack or a multi-year hosted service.
  2. Record geography and delivery terms. Region, import duties, shipping, taxes, warranty and installation can change the delivered total.
  3. Separate the physical inputs. Ask which logic process, HBM generation and capacity, package type, substrate, board and cooling hardware are included.
  4. Check availability. Note the quoted lead time, allocation status, order minimums and whether the price is firm or subject to supply conditions.
  5. Account for qualification and test. Production test, final-system validation, rejected units and replacement obligations influence effective cost.
  6. Compare like with like. Use the same product scope, memory capacity, software entitlement, support term, region and quotation date across alternatives.
  7. Label what is inferred. Keep supplier disclosures, company filings and analyst estimates separate from assumptions used to fill gaps.

How to compare accelerator generations without misleading yourself

Comparison axis Questions to ask Common mistake
Process and wafer economics Which process platform is used, and how do complexity, capacity and yield differ? Assuming a newer node automatically produces a lower per-chip cost
Usable yield Are there disclosed good-die or final-test results for the specific product? Applying a yield percentage from another design
HBM How much memory, which generation and how many stacks are included? Comparing compute performance while ignoring different memory configurations
Packaging Does the product use a multi-die package, interposer or a constrained packaging technology? Treating package capacity as unlimited once wafers are available
Product scope Is the quote for a die, module, board, server or rack? Calling a system price a chip price
Date and availability When was the price valid, and could the buyer actually obtain units? Using a launch quote as a current market price

The cited public evidence contains no model-matched price quotations, so a responsible comparison can discuss these drivers without inventing a price table.

What manufacturers can do when a bottleneck appears

Redesign and binning

Designers may divide a large monolithic die into chiplets, adjust the package, change memory configuration or sell products with different enabled features. Binning can classify parts by tested performance, allowing usable but slower or less capable devices to serve another product tier. These strategies may improve the number of sellable units, but they also require engineering, validation and software support.

Capacity commitments and inventory

Long-term wafer, memory or packaging commitments can provide planning visibility. They can also create obligations if demand changes, and they do not remove downstream limits such as power delivery, networking or data-center construction. Inventory buffers help absorb manufacturing lags, yet holding inventory ties up capital and can become risky when products or export rules change.

System-level optimization

A buyer may reduce total cost by selecting a configuration that meets the workload with fewer accelerators, using higher memory capacity per device, or improving utilization through software. Those are total-cost decisions, not evidence that the underlying chip became cheaper. The correct metric may be cost per training run, inference request or unit of useful throughput rather than the invoice for one device.

Common mistakes when explaining AI chip prices

  • Assigning a precise wafer cost without a source. Foundry pricing varies by process, contract and volume.
  • Turning an analyst estimate into a supplier fact. Modeled HBM or packaging shares must retain their assumptions and uncertainty.
  • Ignoring yield. Theoretical die count is not sellable output.
  • Mixing product levels. A rack includes many costs that do not belong in a bare-chip comparison.
  • Equating scarcity with a known markup. Tight supply may affect allocation, timing or bargaining power without revealing the manufacturer’s margin.
  • Using revenue as a proxy for cost. AMD’s reported revenue and GlobalFoundries’ revenue mix describe businesses, not individual accelerator economics.
  • Dropping the date. Capacity, export controls, memory availability and customer demand can change between quarters.

What can be stated confidently

An AI accelerator’s economic cost extends beyond its logic wafer. Yield determines how many good dies emerge from that wafer; HBM and advanced packaging are separate inputs; assembly, test, boards, systems, tariffs and shipping can all enter the delivered product cost. Supply commitments and customer infrastructure constraints affect the timing and bargaining conditions around production, but public filings and modeled datasets do not reveal a universal per-chip manufacturing cost or markup.

The most defensible price analysis identifies the product scope, date, geography and availability, then separates disclosed facts from estimates. That discipline is more informative than a single headline number detached from the supply chain that produced it.
