HBM4 vs. HBM3E: Bandwidth, Capacity, Power, and Packaging Compared

HBM4 is a substantial step beyond HBM3E, but it is not simply a faster plug-in memory chip. Samsung specifies a 2,048-pin interface for HBM4 versus 1,024 pins for its HBM3E, creating much more parallel I/O. Vendors consequently advertise higher per-stack bandwidth, larger stack capacities and better energy efficiency. Those figures are product claims from different companies and dates, not results from one common benchmark.

Both generations are vertically stacked DRAM assembled with a processor in a specialized package. The practical choice depends on the accelerator’s memory controller, package, thermal design, software workload and supply schedule. A desktop or laptop owner cannot replace ordinary DIMMs with either type.

Dimension HBM3E evidence HBM4 evidence How to interpret it
Interface width Samsung lists 1,024 I/O pins on its HBM3E family page. Samsung lists 2,048 I/O pins for HBM4. Doubling the interface increases parallel data paths. Bandwidth still depends on the transfer rate per pin and the implementation.
Peak bandwidth per stack Up to 1,180 GB/s, according to Samsung’s current HBM product-family page, accessed 13 October 2026. Up to 3.3 TB/s in Samsung’s commercial-shipment announcement; Micron’s current HBM4 page says more than 2.8 TB/s. These are separate company specifications, not a controlled head-to-head test.
Other dated bandwidth claim Not stated beyond Samsung’s family-page figure. Micron’s 10 June 2025 shipment announcement said more than 2.0 TB/s. Micron’s later product-page figure and its 2025 announcement should not be merged into one timeless number.
Example capacity SK hynix has described a 36 GB HBM3E product. Samsung says a 16-layer HBM4 configuration can provide up to 48 GB. Capacity reflects die density and layer count; these examples are not universal generation limits.
Power-efficiency claim Used as the comparison baseline by each vendor. Samsung reports a 40% improvement; SK hynix says more than 40% greater efficiency; Micron reported more than 20% versus its own previous HBM3E products. The baselines, workloads and test methods differ, so the percentages are not directly rankable.
Package technology Vertically stacked DRAM connected with through-silicon vias (TSVs) and integrated with an accelerator package. The same broad stack-and-TSV model, with Samsung identifying low-voltage TSV I/O and power-distribution-network optimization. Detailed interposer, substrate, thermal and assembly trade-offs are implementation-specific and not fully disclosed in the cited material.

For the original specifications, see Samsung’s HBM product-family page, the Samsung HBM4 shipment announcement, Micron’s HBM4 product page, the Micron announcement of 10 June 2025 and SK hynix’s 2025 OCP Global Summit announcement.

What is the difference between HBM3E and HBM4?

HBM is a package-level memory, not a DIMM

High Bandwidth Memory places multiple DRAM dies on top of one another and joins them with TSVs. A silicon interposer or another advanced package routes the very wide connection between the memory stacks and an accelerator such as a GPU, AI processor or high-performance-computing device. The memory controller, power delivery and physical routing are designed as part of that package.

That architecture explains both generations’ appeal: thousands of short, parallel connections deliver high throughput close to the compute die while using less board area than many conventional memory channels. It also explains the limitation. The stack is normally assembled and tested with the processor package; it is not a socketed module that a user can remove and replace.

The headline generational change is interface width

Samsung’s published interface moves from 1,024 I/O pins for its HBM3E to 2,048 for HBM4. A wider interface can move more bits per memory clock because more pins operate in parallel. It does not, by itself, specify a complete bandwidth result: the data rate on each pin, signaling quality, controller design, package routing and thermal conditions also matter.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

Consequently, “twice the pins” should not be translated into “exactly twice the real-world performance.” A workload that is limited by memory capacity, latency, arithmetic throughput, software scheduling or interconnect traffic may gain less than a bandwidth-bound streaming workload.

How much faster is HBM4?

Vendor peak numbers show the potential range

Samsung’s HBM3E family page lists up to 1,180 GB/s per stack. Its HBM4 commercial-shipment announcement claims up to 3.3 TB/s per stack. Micron’s current HBM4 page claims more than 2.8 TB/s, while Micron’s 10 June 2025 shipment announcement described a product with more than 2.0 TB/s. The values differ because they refer to different products, specifications and publication dates.

Those figures establish that HBM4 products are being designed for materially higher per-stack throughput. They do not prove that one vendor’s 3.3 TB/s stack will outperform another vendor’s 2.8 TB/s stack in an accelerator. A system can also combine several stacks, making total memory bandwidth a function of stack count and the accelerator’s aggregate memory interface.

Why interface width is only part of the calculation

In simplified form, bandwidth is proportional to the number of active data pins multiplied by transfers per pin and divided by eight to convert bits to bytes. HBM4’s wider interface raises the first term. Higher signaling rates raise the second term, but they increase demands on signal integrity, power delivery, package design and thermal control.

Peak bandwidth is therefore a ceiling under specified conditions, not a promise that every kernel will sustain it. Sustained results depend on access patterns, read/write mix, command scheduling, refresh activity, contention among compute units and whether the software can keep the memory channels full. When evaluating an accelerator, request measured application throughput and memory-utilization data in addition to the HBM part number.

Use like-for-like tests before making a purchasing decision

A credible comparison holds the accelerator architecture, software version, batch size, precision, model and power limits constant, then reports both performance and energy. Comparing a new HBM4 stack on one processor with an HBM3E stack on a different processor confounds memory, compute cores, cache, interconnect and firmware. The public specifications cited here do not provide such a common test protocol.

Does HBM4 provide more capacity?

Capacity comes from density and stack height

Each stack’s capacity is determined by the density of the individual DRAM dies and how many layers are assembled. Samsung says a 16-layer HBM4 configuration can reach up to 48 GB. SK hynix has described a 36 GB HBM3E product. These are named offerings, not hard ceilings that apply to every HBM3E or HBM4 device.

More capacity lets an accelerator keep larger models, embedding tables, activations or datasets close to the compute engines. Avoiding transfers to slower host memory can improve latency and reduce traffic across the system interconnect. Capacity does not automatically increase bandwidth: a taller stack may hold more data while the interface rate remains unchanged.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

Check the complete memory configuration

Product literature may quote capacity per stack, whereas an accelerator specification may quote total installed HBM. Multiply the validated capacity per stack by the number of stacks, then account for any capacity reserved for error correction, system firmware or address mapping. Also verify whether the software framework supports the advertised memory size; a physical increase is of limited value if the runtime cannot place or shard data efficiently.

Ask suppliers for the supported stack height, die density, usable capacity, error-correction behavior and availability date. Do not infer that every HBM4 supplier offers the same layer counts as the example above, or that an HBM3E product with a lower capacity cannot be used in a particular design.

Does HBM4 use less power?

Efficiency claims are vendor-specific

Samsung reports a 40% power-efficiency improvement for its HBM4 implementation. SK hynix says its HBM4 portfolio delivers more than 40% greater efficiency. Micron’s 10 June 2025 announcement reported more than 20% improved power efficiency compared with Micron’s own previous HBM3E products.

These statements use different baselines and may measure different workloads, operating points or definitions of efficiency. They cannot be placed on a single league table. None of the cited announcements establishes a shared laboratory test in which all three vendors were measured under identical conditions.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

Why efficiency matters in a real system

Memory power affects the accelerator’s total board power, rack-level energy budget and cooling requirement. Lower energy per transferred bit can leave more of the thermal envelope for compute, or allow a fixed workload to run within a smaller power limit. However, a design with more stacks, higher signaling rates or a larger accelerator can still consume more absolute power even when its memory is more efficient.

For an architecture review, request power at a defined bandwidth and workload, idle and active power, refresh behavior, voltage ranges and the thermal resistance of the complete package. Treat an efficiency percentage without those conditions as directional rather than predictive.

How is HBM4 packaging different from HBM3E?

What remains the same

Both generations rely on vertically stacked DRAM dies and TSVs. The memory stacks are connected to the processor through an advanced package rather than long motherboard traces. This short, wide path is the foundation of high bandwidth and helps reduce the signaling distance compared with conventional off-package memory.

Implementation changes identified for HBM4

On its HBM4 page, Samsung identifies low-voltage TSV I/O and optimization of the power-distribution network. Lower-voltage I/O can reduce signaling energy, while a better power network helps deliver current evenly across the stack and the accelerator. These are implementation features, not universal requirements that define every supplier’s HBM4 product.

The public material used for this comparison does not establish a complete, cross-vendor specification for interposers, substrates, thermal limits, bonding method, known-good-die testing or assembly yield. Those factors can determine cost, reliability and achievable clock rates, so a package drawing or qualification report is needed before committing to a design.

Thermal and mechanical trade-offs

Stacking more dies shortens electrical paths but concentrates heat in a small vertical volume. The package, heat spreader, underfill, interposer and board must remove that heat without exceeding the memory or processor limits. Mechanical stress, warpage and TSV reliability also become important as stacks get taller and interfaces get wider.

Do not assume that a stack advertised with a higher bandwidth or capacity will fit an existing package footprint. Confirm the package outline, keep-out zones, power rails, signal escape routing, thermal interface material and manufacturing process with the accelerator and packaging suppliers.

Can you upgrade a system from HBM3E to HBM4?

For an ordinary PC, the answer is no. HBM3E and HBM4 are not replacement modules for DDR5 or other socketed system memory. They are integrated into a processor package, and the processor’s memory controller and physical interface must be designed for the selected generation.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

An upgrade is possible only through a platform designed to support HBM4: a compatible accelerator or processor, matching package and interposer, validated memory stacks, firmware and a board-level power and thermal design. In practice, moving from an HBM3E accelerator to an HBM4 accelerator usually means replacing the accelerator package or the entire board, not opening a memory slot.

Questions to ask a platform supplier

  • Is the advertised HBM generation supported by the processor’s memory controller and package?
  • How many stacks are installed, and is the quoted capacity per stack or total usable capacity?
  • What sustained bandwidth was measured, with which workload, software and power limit?
  • What is the memory’s contribution to total board power at the target throughput?
  • Which package, interposer, substrate and thermal solution are qualified for production?
  • What supply, repair and lifecycle commitments apply to the complete accelerator rather than to loose memory dies?

When should an architect choose HBM4 or HBM3E?

Situation HBM3E may be the practical choice HBM4 may be the practical choice
Existing platform The current processor, package and software are already qualified around HBM3E. A new processor and package are being designed with HBM4 support from the start.
Bandwidth need The workload fits within the validated sustained bandwidth of the current accelerator. Profiling shows memory bandwidth is the dominant bottleneck and the platform can exploit a wider interface.
Capacity need Available HBM3E capacity holds the model or dataset without excessive host-memory traffic. Larger per-stack options reduce sharding or off-package transfers, and the software can use them.
Power envelope The existing design meets rack and cooling limits with its qualified HBM3E configuration. Supplier data demonstrates lower energy per useful transfer at the target workload and offsets the new platform’s power.
Schedule and risk Production availability, validation history and supply are more important than peak specifications. The program can absorb new package qualification and wants a longer runway for bandwidth-heavy AI or HPC workloads.

This is a decision framework, not a performance ranking. The right generation is the one that delivers the required application throughput, usable capacity and energy profile within the package, schedule and supply constraints.

Common specification mistakes

Confusing pins with bandwidth

A pin count describes interface width. It does not state the transfer rate per pin or the sustained rate seen by software. Always read the pin count and bandwidth claim as separate specifications.

Mixing vendor generations and baselines

Samsung’s HBM3E number, Samsung’s HBM4 number, Micron’s two dated HBM4 numbers and SK hynix’s capacity and efficiency claims refer to different products and comparison points. Keep the vendor, product, date and baseline attached to every figure in an architecture document.

Treating peak bandwidth as application throughput

Peak figures assume the memory interface is fully utilized. Real kernels may be limited by arithmetic, cache misses, synchronization, access locality or host transfers. Require workload measurements before translating a specification into a business case.

Assuming a generation has one fixed capacity

Layer count and die density vary by product. A 16-layer, 48 GB example does not make 48 GB a mandatory HBM4 capacity, just as a 36 GB HBM3E product does not define all HBM3E devices.

Ignoring package and thermal qualification

HBM cannot be selected independently of the processor package. A stack that fits electrically may still fail thermal, mechanical, yield or supply requirements. Qualification data for the complete package matters more than a headline memory number.

A practical evaluation checklist

  1. Profile the workload. Measure memory bandwidth demand, capacity pressure, arithmetic utilization and host-memory traffic using the target model or HPC application.
  2. Define the system envelope. Set board power, rack power, cooling temperature, form factor and reliability targets before comparing memory claims.
  3. Normalize specifications. Record vendor, product, stack count, capacity basis, peak versus sustained bandwidth, measurement date and power conditions.
  4. Validate the package. Confirm the accelerator, controller, interposer, substrate, thermal interface, board routing and firmware are qualified together.
  5. Request comparable evidence. Ask each supplier for the same workload, precision, software version, power limit and reporting metrics; reject comparisons that change several variables at once.
  6. Plan availability. Check production status, allocation, lead time, alternate stack configurations and the consequences of a die or package revision.
  7. Model total cost and energy. Include the complete accelerator board, cooling, host-memory traffic and data-center power rather than pricing the HBM stack in isolation.

Bottom line

HBM4’s defining advantage over HBM3E is a much wider interface, giving vendors room to advertise substantially higher per-stack bandwidth while also pursuing higher capacity and better energy efficiency. The published numbers are promising but are not interchangeable benchmark results. Because HBM is a package-integrated component, the winning choice is determined by the accelerator and workload: select HBM4 when the new platform can exploit its bandwidth or capacity within its power and qualification limits, and retain HBM3E when an established design already meets those requirements with lower integration risk.
