FeRAM, MRAM and ReRAM all retain data without power, but they store each bit in a different physical state: ferroelectric polarization, magnetic orientation or electrical resistance. That distinction affects write behavior, endurance, retention, density, manufacturing and cost. There is no family-wide winner; the right choice depends on the specific memory product or embedded macro and the conditions in which it must operate.
Three nonvolatile memories, three storage mechanisms
The word “RAM” in these names does not mean volatile working memory. FeRAM (also written F-RAM or FRAM), MRAM and ReRAM are nonvolatile memory families. A powered-off device can preserve its stored state, although the retention period and operating limits depend on the implementation.

| Technology | Physical state that stores a bit | Practical strengths to investigate | Engineering questions and limitations | Maturity evidence |
|---|---|---|---|---|
| FeRAM / F-RAM | Polarization of a ferroelectric layer, commonly in a ferroelectric capacitor accessed by a transistor | Frequent writes, low write energy and fast data capture are common reasons to evaluate it | Check the exact cell architecture, density, retention at temperature, interface and process integration. Vendor endurance and energy claims are not universal family specifications. | Commercial serial and parallel products are available; capacities and interfaces vary by product. |
| MRAM | Magnetic orientation, commonly the state of a magnetic tunnel junction | Nonvolatile operation with embedded and standalone implementations; the particular macro can offer a useful combination of speed, endurance and temperature capability | Write current, magnetic-stack integration, thermal limits, density and process node differ by MRAM variant. STT-MRAM figures from one product cannot represent every MRAM. | The 2024 IEEE IRDS says STT-MRAM has entered commercial production for embedded and standalone Flash-like applications. |
| ReRAM / RRAM | Resistance of a resistive-switching device | Potentially compact arrays and compatibility with a range of emerging-memory architectures | Switching materials, selectors, forming behavior, variability, endurance, retention and manufacturing maturity vary widely. A result from one ReRAM stack cannot be generalized to the family. | Widely studied as an emerging nonvolatile class; a matched set of current primary commercial specifications is not established here. |
These are families rather than single standardized parts. A “faster” or “more durable” label is meaningful only when it names the variant, process, temperature, interface and test method.
How FeRAM stores data
Ferroelectric polarization is the memory state
A ferroelectric material has two stable polarization directions. An applied electric field switches the direction, and the polarization remains when power is removed. Infineon’s technical explanation describes FeRAM as nonvolatile memory that uses a ferroelectric layer; its product overview describes a ferroelectric capacitor paired with a transistor for cell access. The two polarization states are interpreted as the two logic values.

Cell layouts and materials differ. Conventional capacitor-based FeRAM should not be treated as interchangeable with ferroelectric field-effect transistor (FeFET) memory. Fraunhofer IPMS discusses FeFET and other ferroelectric memories as related but distinct device architectures. Its overview also notes that hafnium-oxide-based memories are CMOS-compatible, lead-free and scalable to small technology nodes, in contrast with older perovskite-based materials: Fraunhofer IPMS ferroelectric memories overview.
Why designers use FeRAM
Frequent, small writes are a common FeRAM use case. A logger can capture a measurement or event without waiting for a large erase block, and a battery-powered endpoint can avoid paying a large energy cost for each update. Infineon identifies automotive electronics, smart meters, medical devices, industrial automation, consumer electronics and IoT systems as applications where frequent writes, rapid capture and low power matter. Those are manufacturer-described applications, not an independent ranking of all FeRAM products.
Infineon’s current F-RAM portfolio overview lists capacities from 4 Kb to 16 Mb and an EXCELON F-RAM interface rate of up to 108 MHz QSPI. The QSPI figure describes the external interface clock, not the intrinsic latency of the memory cell. The same overview states up to 100 trillion read/write cycles for its F-RAM products. That is a vendor-stated maximum; the endurance of a particular part still depends on its data sheet, temperature, voltage and qualification conditions. See the Infineon F-RAM product overview.

How MRAM stores data
Magnetic tunnel junctions and spin-transfer torque
MRAM stores information in magnetic orientation. In spin-transfer-torque MRAM (STT-MRAM), a magnetic tunnel junction contains a reference ferromagnetic layer, a free ferromagnetic layer and a tunnel barrier between them. A spin-polarized current changes the free layer’s orientation during a write. The relative orientation changes the junction’s resistance, allowing the read circuit to distinguish the stored state.
“MRAM” also covers other approaches, so a specification should identify STT-MRAM or another variant. Write current, switching method, magnetic materials, array architecture and error-management circuits all influence the resulting product behavior. The mechanism is fundamentally different from FeRAM’s electric polarization even though both are nonvolatile.

What commercial evidence shows
The 2024 IEEE International Roadmap for Devices and Systems describes STT-MRAM as commercially available in both embedded and standalone, Flash-like applications, including use in IoT and data-center products.
A 2024 review in MRS Communications reports implementation-specific examples rather than a universal MRAM specification:
Free tools Windows power users keep installed

| Published example | Read/write or write speed | Reported endurance | Reported retention | Conditions and source |
|---|---|---|---|---|
| 28 nm standalone MRAM | 40 ns read / 160 ns write | 1014 switching cycles | 10 years at 89 °C | Values reported by the 2024 MRS Communications review; the endurance figure is under the review’s stated −25 °C condition. |
| 14 nm automotive MRAM | 100 ns write | 1012 switching cycles | 10 years at 150 °C | Values reported by the same 2024 review for that automotive implementation. |
Those rows cannot be used as a direct comparison with every FeRAM or ReRAM device. Different temperatures, array sizes, controllers and qualification methods can change the result.
Why MRAM may fit a design
An embedded controller that needs nonvolatile state without an external memory package may evaluate MRAM because the technology is offered in embedded forms and can be designed into advanced CMOS processes. An automotive system may value a retention specification at a high temperature more than a headline room-temperature write time. A standalone part may be attractive when a system needs a familiar memory interface and higher capacity than the embedded macro available in its chosen microcontroller.
MRAM’s trade-offs must be checked at product level. The magnetic stack and write circuitry can impose process, current-delivery and layout requirements. A product’s density, standby power, write energy, error correction and interface may matter more than the nominal switching mechanism.

How ReRAM stores data
Resistance switching
ReRAM, or RRAM, stores a bit by changing the resistance of a resistive-switching device. An applied voltage can create, rupture or modulate a conductive path through the switching material. A low-resistance and high-resistance state are then sensed as different logic values. The exact chemistry, electrode structure, selector and array topology vary across implementations.
That variability is why ReRAM should be described as a family, not one specification. Forming voltage, cycle-to-cycle variation, device-to-device variation, read disturb, sneak paths in crossbar arrays, selector behavior and the distribution of resistance states all affect a usable memory macro. Some research explores multilevel storage or compute-in-memory operation, but those possibilities do not establish the guaranteed behavior of a commercial two-state part.
What is and is not established for ReRAM
ReRAM is prominent in emerging-memory literature, but a matched set of current primary-source ReRAM datasheets was not available for the same conditions as the FeRAM and MRAM examples above. It would therefore be misleading to publish a three-way table claiming that ReRAM is universally faster, denser or more durable. For a real design, request the supplier’s qualified figures for the exact material stack, array size, selector, process and operating temperature.
Compare the dimensions that determine a real design choice
Read and write latency
Separate cell switching time from system-visible access time. A serial FeRAM part can have a high QSPI clock while still presenting command, address and transfer overhead. An embedded MRAM macro may quote a write pulse or an array-cycle time rather than the latency seen through a processor bus. ReRAM figures may include verify-and-program loops. Compare read latency, write latency, page or word granularity, queueing and controller overhead using the same interface assumptions.
Energy and standby power
Nonvolatility removes the need to refresh stored data, but it does not make every operation free. Measure write energy per bit or per word, read energy, idle current, wake-up behavior and any charge-pump or bias circuitry. A data logger that writes one measurement at a time can have a very different energy profile from a system that writes large bursts.

Endurance
Endurance is the number of qualified switching cycles under a defined pattern and condition. The vendor-stated maximum of up to 100 trillion cycles for Infineon F-RAM is not a universal FeRAM guarantee. The MRAM values in the MRS review are tied to particular 28 nm and 14 nm implementations and stated temperatures. ReRAM endurance can be especially sensitive to resistance window, current compliance, verify algorithms and failure criteria. Ask whether the number applies to one cell, one address, an entire array or a workload with wear distribution.
Retention at temperature
“Nonvolatile” does not by itself mean lifetime is unlimited. Retention is a time-temperature requirement. Compare the guaranteed years at the actual maximum storage temperature, not a room-temperature extrapolation. The MRS review’s 10-year figures are explicitly reported at 89 °C for one 28 nm example and 150 °C for one 14 nm automotive example. A product with a longer endurance number may still be the wrong choice if its retention guarantee is too short at the system’s hot state.
Density and array overhead
Published capacity is only one part of effective density. Cell area, access transistors, selectors, reference circuits, sense amplifiers, error correction, redundancy and peripheral logic all consume silicon. A small external FeRAM may be the simplest board-level solution even when an embedded MRAM macro offers better bit density at a particular node. ReRAM crossbars can look compact at cell level, but selectors and variability management determine usable array density.
Process and CMOS integration
Ask whether the memory is available on the foundry process you already use. The magnetic stack of MRAM, ferroelectric deposition and thermal budget of FeRAM or FeFET, and switching materials and selectors for ReRAM each impose integration constraints. Fraunhofer’s description of hafnium-oxide ferroelectric memories highlights CMOS compatibility and scaling potential, but a research-compatible material does not automatically mean a qualified high-volume option on your exact process.

Cost and supply
Cost includes the memory die, package, controller firmware, qualification, board area and engineering effort. A mature standalone part can be cheaper at low volume than integrating an emerging macro, while an embedded macro can remove a package and simplify assembly at high volume. Obtain current quotations and availability for the exact capacity and temperature grade; family-level labels do not establish price or supply.
Independent reader supportYour contribution helps us test, update, and keep practical guides available for everyone.A practical selection procedure
- Define the workload. Record bytes written per event, events per second, burst size, read-to-write ratio, power-off intervals and the required data lifetime.
- Set environmental limits. Specify operating and storage temperature, voltage tolerance, vibration or automotive qualification, radiation requirements if relevant, and the retention period at the hottest state.
- Choose the integration boundary. Decide whether a standalone serial memory, an embedded macro or a new process option is acceptable.
- Build a like-for-like comparison sheet. For each candidate, record read and write latency, energy, standby current, endurance, retention, density, interface, package, process node and qualification conditions.
- Normalize the test conditions. Mark every figure with temperature, voltage, data pattern, access granularity, controller overhead and whether it is typical, maximum or guaranteed.
- Model lifetime. Convert the workload into writes per address and include wear distribution, logging metadata, power-fail recovery and any bad-block or redundancy policy.
- Validate with hardware. Run the real interface and firmware at voltage and temperature corners. Check interrupted writes, reset behavior, data integrity and startup time rather than relying only on a vendor headline.
- Confirm availability and qualification. Check package, revision, lifecycle status, second-source strategy and the supplier’s qualification reports before committing the design.
Which technology fits common scenarios?
Low-power event or sensor logging
FeRAM is a natural candidate when the system writes small records frequently and must minimize write energy. Confirm the part’s retention and temperature grade, then verify that the interface and capacity meet the logger’s data rate. A high endurance claim is useful only if it applies to the addresses and write pattern used by the firmware.
Embedded nonvolatile memory in a controller
MRAM may fit when the process, macro compiler and temperature qualification are available and the design benefits from embedded, Flash-like nonvolatile storage. Compare the macro’s actual read/write timing and energy with the controller’s bus and cache architecture; do not substitute a standalone MRAM number for embedded behavior.
Quick wins for a faster PC:
Repair Windows errors before they cause bigger problemsFix Now →Scan for outdated or missing drivers - takes under a minuteDriver Scan →High-temperature automotive state
Start with the retention-at-temperature requirement. The 14 nm automotive MRAM example reported by the 2024 MRS review specifies 10-year retention at 150 °C, but that result belongs to that implementation. FeRAM or another MRAM product may also fit if its own qualification data meet the requirement.
Research, dense arrays or compute-in-memory experiments
ReRAM can be compelling when the project is evaluating resistive switching, crossbar arrays or analog and multilevel behavior. Treat it as an engineering-development choice until the selected stack has demonstrated forming, variability, endurance, retention and yield at the intended array size and process.
Common comparison mistakes
- Declaring a universal speed winner: interface frequency, controller overhead and array timing are different measurements.
- Copying one endurance number across a family: the number may be a vendor maximum or a result from one qualified implementation.
- Ignoring temperature: retention and switching endurance can change substantially across the operating range.
- Mixing architectures: capacitor FeRAM, FeFET, STT-MRAM and other MRAM variants are not interchangeable labels.
- Using cell-area diagrams as product density: peripheral circuits, selectors, references and error correction determine the usable array.
- Assuming nonvolatile means zero standby power: sense, bias, leakage and interface circuits still consume energy.
- Treating emerging research as a shipping specification: ReRAM results must be tied to a named stack, process, array and qualification method.
Decision checklist
Before selecting FeRAM, MRAM or ReRAM, require a written answer for each item below:
- What exact variant and cell architecture is being proposed?
- What are read and write latency at the required access size and interface?
- What energy is used per read, write and idle interval at the intended voltage?
- What endurance is guaranteed, under which pattern, temperature and failure criterion?
- What retention is guaranteed at the actual storage temperature and lifetime?
- What capacity and effective density remain after selectors, redundancy, ECC and peripherals?
- Can the memory be integrated on the chosen CMOS process and in the required package?
- What software, boot, power-fail and recovery behavior does the system need?
- What qualification, lifecycle, availability and cost apply to the exact part or macro?
Bottom line
Choose based on the implementation and workload, not the acronym. FeRAM’s ferroelectric polarization makes it attractive for frequent, low-power writes, with commercial products and vendor-stated endurance figures that must be checked against the specific part. MRAM’s magnetic tunnel junctions support commercially deployed embedded and standalone memories, but STT-MRAM performance and retention remain product- and condition-specific. ReRAM’s resistance switching offers an important emerging-memory path, yet its variability and incomplete commercial specification picture make careful device-level validation essential. A defensible decision compares all three under the same latency, energy, endurance, retention, density, integration, interface and cost conditions.
