The main alternatives to laser writing are ion implantation or ion irradiation, high-energy electron irradiation, and impurity incorporation during diamond growth, including delta-doping in chemical-vapour deposition (CVD). Most routes still need thermal annealing: a useful color center commonly requires both a particular impurity and mobile vacancies that can bind to it.
No method is universally best. The right choice depends on the target center, required depth and lateral placement, single-emitter versus ensemble operation, acceptable crystal damage, yield, and the thermal budget of the device.

What a color-center fabrication process must accomplish
A color center is an atomic-scale defect that gives diamond optical, spin, or electronic properties not found in a perfect lattice. Many of the centers used in quantum technologies are impurity-vacancy complexes: an impurity atom occupies a lattice site or a nearby interstitial position, while a missing carbon atom (a vacancy) supplies the second part of the defect. Fabrication therefore has two jobs:

- Provide the required impurity, either by adding it after growth or incorporating it while the crystal grows.
- Create vacancies and give them enough mobility to find the impurity and form the intended complex.
Annealing is often the step that connects those jobs. Heating allows vacancies to migrate, while the impurity-vacancy complex forms and other damage can partially recombine. The temperature, atmosphere, duration, and ramp depend on the center and the starting material; an anneal that helps one defect can degrade another.

This is why “laser writing” is only one point in a larger process space. A focused laser can produce vacancies in selected locations, but alternatives can supply the impurity more directly, create vacancies throughout a layer, or incorporate dopants during crystal growth.
Ion implantation and ion irradiation
Implanting the impurity
Ion implantation accelerates a selected element into diamond. Nitrogen implantation into nitrogen-poor material is a standard example for making nitrogen-vacancy (NV) centers: the incoming nitrogen supplies the impurity, and collisions with the lattice create vacancies and other damage. Annealing then allows some nitrogen atoms and vacancies to combine into NV centers.
The same concept can be applied to group-IV centers such as silicon-vacancy (SiV), germanium-vacancy (GeV), tin-vacancy (SnV), and lead-vacancy (PbV), provided the implantation species, dose, and subsequent thermal treatment are compatible with the desired charge state and optical properties. Implantation is attractive when the host contains little of the required element and the process must add it in a defined region.
Irradiating an impurity-containing crystal
Implantation and irradiation are related but not identical. An ion beam can be chosen mainly to create vacancies in a diamond that already contains the needed impurity. For example, nitrogen-rich diamond may be irradiated with ions selected for vacancy production rather than nitrogen delivery. This can avoid adding more nitrogen while still increasing the vacancy population needed for NV formation.
The decision is therefore conditional: add the impurity when it is absent or too dilute; create vacancies when the impurity is already present. In practice, a process may use both operations, followed by a single anneal or a sequence of thermal treatments.
Lateral placement and depth
Ion processes are among the most flexible post-growth methods for defining where defects are made. A physical mask can expose only selected areas, and a focused ion beam can address small lateral regions. Depth is less exact than the beam’s nominal energy might suggest. Ions undergo statistical stopping events, producing a distribution of depths rather than a mathematical plane. Channeling along crystallographic directions can drive a fraction of ions deeper than expected.

To design a target layer, process engineers must account for ion straggle, channeling, dose, crystal orientation, and the damage profile. A shallow center may require an approach that limits channeling and controls surface-related loss; a deeper center may tolerate a broader distribution if the optical device is correspondingly forgiving. The correct depth is application-specific rather than an intrinsic advantage of implantation.

Implantation creates vacancies, but it also creates unwanted vacancies, interstitials, collision cascades, and local strain. A high dose can produce an amorphous or highly damaged region that remains optically noisy after annealing. Annealing can restore part of the lattice, yet residual strain and charge traps may broaden optical transitions, alter charge-state stability, or reduce spin coherence.
Lowering the dose can improve material quality but may reduce the number of centers. Increasing the dose can raise the potential center density while increasing damage and center-center interactions. Masks, multiple energies, and staged anneals are ways to shape the defect profile, but each adds process complexity and must be validated for the chosen center.
High-energy electron irradiation
Electron irradiation is primarily a vacancy-production method. High-energy electrons transfer enough energy to carbon atoms to displace them from lattice sites, while adding little or none of the target impurity. If the diamond already contains nitrogen or another relevant element, annealing can let the newly created vacancies combine with it.
This makes electron irradiation useful for producing NV ensembles in nitrogen-rich material. It is less suitable when the starting crystal lacks the impurity, because an electron beam cannot supply nitrogen, silicon, germanium, tin, or lead. In that case, impurity incorporation or implantation must precede or accompany irradiation.

Delta-doping and other CVD growth routes
Delta-doping for a defined depth
Delta-doping introduces an impurity during a deliberately short interval of CVD growth. The doped interval forms a thin layer at a selected depth, after which undoped diamond growth buries it. This approach can provide depth control without firing an ion beam into an already finished surface.
Delta-doping does not automatically produce an optically active color center. Depending on the defect, vacancies may still need to be generated by irradiation or another treatment, and annealing may still be required to form the impurity-vacancy complex. The benefit is that the impurity distribution can be established as part of the crystal-growth sequence.
In-situ incorporation during growth
In-situ doping adds an impurity continuously or intermittently while CVD diamond is being deposited. It is useful when a controlled concentration over a thicker region is wanted rather than a single narrow delta layer. Growth conditions determine incorporation efficiency, segregation, charge compensation, and the eventual chemical environment of the defect.

The resulting depth profile is tied to growth time and rate, and the target impurity may not occupy exactly the lattice configuration required for the final center.
Do not confuse host synthesis with center formation
High-pressure, high-temperature (HPHT) synthesis and CVD are ways to make the diamond host or to incorporate impurities during growth. Ion implantation, ion irradiation, and electron irradiation are post-growth incorporation or defect-control methods. A high-quality HPHT or CVD crystal can still contain too few vacancies, the wrong impurity concentration, or the wrong charge environment to yield the intended optical center without additional processing.
Why annealing is central to most alternatives
Vacancies are not useful merely because they exist. They must migrate and bind to the appropriate impurity, while competing defects are removed or rearranged. Thermal annealing provides that mobility. It can also heal part of the implantation or irradiation damage and change the charge-state balance.

A 2019 review of group-IV defects reports typical post-implantation annealing temperatures of 800–1200 °C. That range is a literature-reported practice for specified implanted group-IV systems, not a universal recipe. The optimum schedule depends on the center, implant dose and energy, diamond purity, surface termination, furnace atmosphere, and whether other device layers can tolerate the heat.

Annealing too much can promote unwanted defect reactions, cause impurity diffusion or surface loss, alter charge compensation, or damage a completed photonic structure. A defensible process therefore specifies the center, material, and thermal history rather than quoting a single temperature as if it applied to every diamond.
Useful combined process flows
Alternatives are often combined because one technique supplies what another lacks. The following flows illustrate the logic without implying a universal recipe.
NV centers in nitrogen-poor diamond
- Characterize the starting nitrogen concentration and crystal quality.
- Implant nitrogen at the desired dose and energy, using a mask or focused beam if lateral patterning is needed.
- Model the implantation depth distribution, including straggle and possible channeling.
- Anneal under a schedule selected for NV formation and compatible with the substrate and device.
- Measure the resulting NV density, charge-state stability, optical linewidth, and spin properties; adjust dose or anneal rather than assuming every implanted nitrogen became an NV center.
NV ensembles in nitrogen-rich material
- Use a diamond that already contains sufficient nitrogen in the intended region.
- Irradiate with ions or high-energy electrons chosen primarily to create vacancies.
- Anneal to mobilize vacancies and form NV centers.
- Check whether the vacancy dose produced the desired ensemble density without excessive strain or charge noise.
Group-IV centers by impurity implantation
- Select the group-IV element required for the optical transition and implant it into the chosen host.
- Use depth and lateral controls appropriate to the photonic structure, while accounting for ion straggle.
- Apply a center-specific anneal, often within the 800–1200 °C range reported for implanted group-IV systems, but not as an automatic set point.
- Characterize the fraction that becomes the intended charge state and optical center, along with residual damage.
A depth-defined CVD layer followed by vacancy creation
- During CVD, introduce the impurity for a controlled growth interval to create a delta-doped layer.
- Continue growth to bury the layer at the required depth.
- Create vacancies with an appropriate irradiation step if the growth process did not provide enough.
- Anneal and characterize the depth distribution and optical activity of the resulting centers.
Comparison of the main alternatives
| Route | Impurity control | Vacancy production | Placement and depth | Main strengths | Main limitations |
|---|---|---|---|---|---|
| Ion implantation of the impurity | Adds a selected element directly | Collision damage creates vacancies as a by-product | Lateral patterning with masks or focused beams; depth broadened by straggle and channeling | Versatile for centers whose impurity is absent from the host; compatible with localized processing | Residual damage, strain, channeling, and variable conversion to optically active centers |
| Ion irradiation for vacancies | Relies on impurity already in the diamond | Creates vacancies deliberately | Beam and dose define the treated region; depth still has a distribution | Useful when nitrogen or another impurity is already present and should not be added | Cannot solve an impurity shortage; excessive dose can degrade material |
| High-energy electron irradiation | Relies on pre-existing impurity | Creates vacancies over the irradiated volume | Well suited to broad-area or ensemble processing; exact defect depth depends on exposure and material | Useful for vacancy generation in impurity-rich diamond, including NV ensembles | Not an impurity-delivery method; density and quality depend strongly on starting composition and dose |
| Delta-doping during CVD | Introduces impurity during a controlled growth interval | May still require irradiation or another vacancy source | Growth sequence defines a buried doped layer | Strong depth control and less collision damage than implantation | Requires reactor and growth control; does not by itself guarantee the target center |
| In-situ CVD doping | Incorporates impurity during a longer growth period | Depends on growth conditions; post-growth vacancy creation may be needed | Can create a designed concentration over a growth-defined region | Useful for controlled impurity distributions in grown material | Incorporation, segregation, charge compensation, and defect conversion must be optimized together |
How to choose a route for a specific application
Start with the target center
For NV centers, ask whether nitrogen is missing or vacancies are missing. Nitrogen-poor material points toward nitrogen implantation; nitrogen-rich material may favor ion or electron irradiation followed by annealing. For group-IV centers, the first question is usually how to introduce the selected group-IV element and preserve the desired charge state.
Then set the spatial requirement
- Choose implantation or a focused beam when a localized lateral region is essential and some depth broadening is acceptable.
- Choose delta-doping when a buried layer at a reproducible growth depth is more important than single-site lateral addressability.
- Choose broad electron or ion irradiation when an ensemble over a larger region is the objective.
Define the quality metric
“Yield” can mean different things: the number of optically active centers per implanted ion, the fraction in the desired charge state, the fraction with a usable optical linewidth, or the number that survives device fabrication. A route that produces many defects may be poor for a single-emitter photonic device but acceptable for an ensemble sensor.
Include the thermal budget
Annealing can be the dominant compatibility constraint. If the diamond is already bonded to another material, patterned into a resonator, or coated with a layer that cannot tolerate high temperature, a growth-stage impurity profile may be preferable to a high-temperature post-processing sequence. Conversely, an unpatterned substrate offers more freedom to optimize the anneal before device fabrication.
Best Value
What published yield figures actually mean
Reported conversion numbers are strongly conditional. A 2019 group-IV defect review cites formation-yield estimates of no more than 25% for SiV, 4% for GeV, 5% for SnV, and 2% for PbV under specified implantation conditions. These figures came from limited single-ion counting experiments and are statistical estimates, not universal efficiencies for every dose, energy, crystal, or anneal.
They should be used to compare the scale of the challenge, not as a promise for a production run. Implant energy, ion species, vacancy supply, charge-state preparation, optical collection efficiency, and the definition of a “formed” center can all change the measured value. A laboratory should report its complete process window and measurement criterion alongside any yield.
A 2026 review and meta-analysis by Jiang and colleagues assembled databases covering about 60 published articles, 170 datasets, and 1,692 entries on diamond synthesis and vacancy-color-center studies. The breadth of that compilation reinforces the practical point: performance varies across protocols, and a single headline number cannot replace center-specific process data.

Common failure modes and corrective choices
No detectable centers after annealing
The starting diamond may lack the required impurity, or the process may have created too few mobile vacancies. Verify impurity concentration first. If the impurity is present, test whether a controlled irradiation step is needed; if it is absent, use implantation or growth-based incorporation rather than increasing the anneal alone.
Centers appear at the wrong depth
Review the implantation straggle, crystal orientation, and channeling assumptions. A nominal beam energy does not produce a zero-width layer. For a sharply defined buried layer, delta-doping during CVD may be more appropriate than trying to narrow an implantation distribution after the fact.
Optical lines are broad or unstable
Residual implantation damage, local strain, nearby charge traps, and an unfavorable charge environment are possible causes. Reduce damage by revisiting dose and vacancy production, improve lattice recovery with a validated anneal, or select a growth-based impurity route when material quality is more important than lateral localization.
Center density is too high
Lower the impurity or irradiation dose, reduce the exposed area, or use a thinner doped layer. High density can introduce dipolar interactions and optical crowding that are undesirable for single-emitter work even when it benefits ensemble measurements.

The device cannot tolerate the required heat
Move the high-temperature step earlier in the process, before temperature-sensitive layers are added, or establish the impurity during CVD growth. Do not substitute a generic lower temperature without checking whether vacancies can actually migrate and form the target complex.
A practical decision checklist
- Target: Which impurity-vacancy center and charge state are required?
- Starting material: What impurity concentration, nitrogen level, strain, and defect background are already present?
- Impurity supply: Must the process add an element, or is vacancy creation the only missing step?
- Vacancy supply: Will implantation, ion irradiation, electron irradiation, or a combination provide the right amount?
- Geometry: Is the priority a lateral single site, a thin buried layer, a broad ensemble, or a three-dimensional volume?
- Quality: Which measurements define success—optical linewidth, lifetime, charge stability, spin coherence, or usable center count?
- Thermal budget: Can the complete structure withstand the anneal required for vacancy migration?
- Evidence: Are reported yields measured under conditions that match the chosen center, dose, crystal, and detection criterion?
Smith and co-authors summarized the engineering reality in their 2018 review, Colour centre generation in diamond for quantum technologies: “there are many considerations for specific applications, which may lead to a clear choice of colour centre and its generation method; however, it also often involves trade-offs between different parameters when no single fabrication technique can provide all the desired properties.” That is the useful answer to the comparison question: select the process that supplies the missing impurity or vacancies while preserving the spatial, optical, and thermal specifications of the actual device.
